The Study on embedded components high integrated packaging and drop reliability (부품 내장형 고집적 패키징 및 Drop 신뢰성에 관한 연구)

  • 휴대용 전자 기기는 얇고 가벼우면서 빠른 대용량을 처리하는 속도와 다기능이 필요한 추세로 가고 있다. 기기 크기가 작아짐에 따라서 내장 되는 칩 또한 소형화, 고집적화, 고성능화가 요구되므로 이에 상응하는 발전된 패키징 기술이 필요하게 되었고, 이에 대응하기위해서 embedded components device 패키징 기술이 필요로 하게 되었다. 본 연구에서는 $21{\Omega}$ 의 저항 값을 갖는 1005 수동 소자를 prepreg를 이용하여 PCB기판에 내장 한 후 micro via를 이용하여 무전해 구리 도금으로 전기적인 연결을 하여 기판을 제작하였다. 제작되어진 기판으로 Reflow, Aging 테스트 후 칩과 계면간의 금속화합물 반응을 관찰하였다. 또한 Reflow외 시효처리를 끝마친 기판을 사용하여 drop test를 실시한 후 fail 발생 시 저항 값의 변화와 접합부의 미세조직을 관찰하였다.

Analysis on Current Limiting Characteristics of a Superconducting Fault Current Limiter (SFCL) with a Peak Currnt Limiting Function (피크전류제한 기능을 갖는 초전도한류기의 전류제한 특성분석)

  • The superconducting fault current limiter (SFCL) with a peak current limiting function according to the initial fault current with the different amplitudes was suggested. The proposed SFCL, which consists of two limiting components, causes only the first superconducting element among two limiting components to be quenched in case that the initial fault current with the lower peak amplitude happens. On the other hand, the initial fault current with the higher peak amplitude makes both the superconducting elements of two limiting components to be quenched, which contributes to the peak current limiting function of the SFCL. To confirm the fault current limiting operation of the proposed SFCL, the short-circuit tests of the SFCL according to the fault angle were carried out and its effective fault current limiting operations could be discussed.

  • The surface of Mg alloy, AZ31 and AZ91, were treated by PEO (plasma electrolytic oxidation) in Na-P system electrolyte, with different applied voltage and time. Thickness, roughness and X-ray crystallographic analysis revealed several results. The more applied time and voltage of PEO treated, the thicker oxidized surface coating layer were covered. And surface roughness increased with the thickness of oxidized layer. It was thought that when oxide layer grew, resistivity and breakdown voltage increased with the thickness of layer, and then, the energy of micro plasma need to be higher then before. So, it made craters and pores of surface become greater, which were responsible for the coarse surface.

  • Effect of electrolyte composition and concentration on PEO coating layer were investigated. Mg alloy, Surface of AZ31 and AZ91 were oxidized using PEO with different electrolyte system, Na-P and Na-Si. and applied voltage and concentration. We measured thickness, roughness, X-ray crystallographic analysis and breakdown voltage of the oxidized layer. When increasing concentration of electrolyte, the thickness of oxide layer also increased too. And roughness also increased as concentration of electrolyte increasing. Breakdown voltage of coated layer showed same behavior, the voltage goes high as increasing thickness of coating layer, as increasing concentration of electrolyte, and increasing applied voltage of PEO. $Mg_2SiO_4$ phase were observed as well as MgO.

  • An iterative technique based on orthogonal filters and frequency tracking is proposed to estimate harmonic components in power systems. The technique uses frequency interpolation to estimate fundamental frequency and harmonics when the nominal frequency of the signal is a non-integer value. Due to the number of computations involved during the generation of filter coefficients, an offline computation is suggested. Beneficial features of the proposed technique include fixed sampling rate and fixed data window size. The performance of the proposed technique is examined by simulating different power system operating conditions and evaluating the data from these simulations. A technique based on Fast Fourier Transform is also used to estimate the harmonic components for all the simulated signals. These estimates are compared with those obtained from the proposed technique. Results show that the proposed technique can converge to the accurate fundamental frequency and therefore, provide accurate harmonic components even when the fundamental frequency is not equal to the nominal frequency.

  • Electric scroll-compressor drives are commonly used for e.g. home appliance cooling units. The recent development of hybrid cars with internal combustion engine in combination with electrical propulsion requires new solutions to be able to cool the passenger compartment of cars at stand-still. Both application areas demand efficient motor drives to reach good economy and efficient use of limited battery power as well as competitive volume/weight for a given output. The BLDC motor is a controllable and efficient solution. A major part of the motor is the soft-magnetic core. The powder based $Somaloy^{(R)}$ material shows high resistivity and induction as the result of engineered iron particles with in-organic coating. The unique features of compacted $Somaloy^{(R)}$ components can be utilized to enhance the shape and total volume of the BLDC motor with at least maintained efficiency compared to the use of traditional laminated steel sheet cores. A careful design of the $Somaloy^{(R)}$ components can also simplify assembly and positively influence the coil configuration. This study shows a comparison between a typical laminated BLDC motor and a redesigned, $Somaloy^{(R)}$ based version adapted for a scroll-compressor application.

  • This paper studies a modeling to demonstrate predicted reliability of the train control system components by performing an accelerated stress test. There are two tests for demonstrating predicted reliability; test run at the whole system level, and accelerated life test and accelerated stress test at the component level. In this paper, we imposed accelerated stress on the system and studied the train control system modeling for the accelerated stress test, which demonstrates predicted reliability according to whether or not the equipment is operating. Reliability of train control system consisting of electronic components varies drastically according to temperature so we considered the Arrhenius equation and the activation energy of electronic components. We also used reliability modeling with weighted average and calculated time necessary to complete the accelerated stress test on train control system.

Dimensionality Reduction in Speech Recognition by Principal Component Analysis (음성인식에서 주 성분 분석에 의한 차원 저감)

  • In this paper, we investigate a method of reducing the computational cost in speech recognition by dimensionality reduction of MFCC feature vectors. Eigendecomposition of the feature vectors renders linear transformation of the vectors in such a way that puts the vector components in order of variances. The first component has the largest variance and hence serves as the most important one in relevant pattern classification. Therefore, we might consider a method of reducing the computational cost and achieving no degradation of the recognition performance at the same time by dimensionality reduction through exclusion of the least-variance components. Experimental results show that the MFCC components might be reduced by about half without significant adverse effect on the recognition error rate.

  • The components affecting the extrinsic transconductance (gm_ext) in In0.7Ga0.3As quantum-well (QW) high-electron-mobility transistors (HEMTs) on an InP substrate were investigated. First, comprehensive modeling, which only requires physical parameters, was used to explain both the intrinsic transconductance (gm_int) and the gm_ext of the devices. Two types of In0.7Ga0.3As QW HEMT were fabricated with gate lengths ranging from 10 ㎛ to sub-100 nm. These measured results were correlated with the modeling to describe the device behavior using analytical expressions. To study the effects of the components affecting gm_int, the proposed approach was extended to projection by changing the values of physical parameters, such as series resistances (RS and RD), apparent mobility (𝜇n_app), and saturation velocity (𝜈sat).

Retrieving Phase from Single Interferogram with Spatial Carrier Frequency by Using Morlet Wavelet

  • The Morlet wavelet transform method is proposed to analyze a single interferogram with spatial carrier frequency that is captured by an optical interferometer. The method can retain low frequency components that contain the phase information of a measured optical surface, and remove high frequency disturbances by wavelet decomposition and reconstruction. The key to retrieving the phases from the low-frequency wavelet components is to extract wavelet ridges by calculating the maximum value of the wavelet transform amplitude. Afterwards, the wrapped phases can be accurately solved by multiple iterative calculations on wavelet ridges. Finally, we can reconstruct the wave-front of the measured optical element by applying two-dimensional discrete cosine transform to those wrapped phases. Morlet wavelet transform does not need to remove the spatial carrier frequency components manually in the processing of interferogram analysis, but the step is necessary in the Fourier transform algorithm. So, the Morlet wavelet simplifies the process of the analysis of interference fringe patterns compared to Fourier transform. Consequently, wavelet transform is more suitable for automated programming analysis of interference fringes and avoiding the introduction of additional errors compared with Fourier transform.
