Characterization of Channel Electric Field in LDD MOSFET (LDD MOSFET 채널 전계의 특성해석)

  • A simple analytical model for the lateral channel electric field in gate - offset structured Lightly Doped Drain MOSFET has been developed. The model's results agree well with two dimensional device simulations. Due to its simplicity, our model gives a better understanding of the mechanisms involved in reducing the electric field in the LDD MOSFET. The model shows clearly the dependencies of the lateral channel electric field as function of drain and gate bias conditions and process, design parameters. Advantages of analytical model over costly 2-D device simulations is to identify the effects of various parameters, such as oxide thickness, junction depth, gate / drain bias, the length and doping concentration of the lightly doped region, on the peak electric field that causes hot - electron phenomena, individually. We are able to find the optimum doping concentration of LDD minimizing the peak electric field and hot - electron effects.

  • A simple but accurate analytical model for the lateral channel electric field in gate-offset structured Lightly Doped Drain MOSFET has been developed. Our model assumes Gaussian doping profile, rather than simple uniform doping, for the lightly doped region and our model can be applied to LDD structures where the junction depth of LDD is not identical to the heavily doped drain. The validity of our model has been proved by comparing our analytical results with two dimensional device simulations. Due to its simplicity, our model gives a better understanding of the mechanisms involved in reducing the electric field in the LDD MOSFET. The model shows clearly the dependencies of the lateral channel electric field on the drain and gate bias conditions and process, design parameters.   • The application of pulsed electric field was investigated in the crossflow ultrafiltration of BSA (bovine serum albumn) to economize the application time of electric current as well as to avoid inherent problems of long-term application of electric field. During the application of various cyclic patterns of pulsed electric current, the averaged filtration flowrate and the degree of concentration were maintained higher than those obtained in the absence of electric current application. The temperature increase, pH change, and BSA loss by electrodeposition were all negligible during the operation. The averaged filtration flowrate increased as the ON/OFF duration ratio of electric current was higher and as the period of ON/OFF cycle was shorter. The re-establishment of concentration polarization was dependent to the duration of current OFF state and, therefore, a longer duration of OFF state was not favorable in maintaining higher filtration flow rate. Although the averaged filtration flowrate was enhanced as the magnitude of electric current increased, the flowrate enhancement became smaller as the magnitude of current value above which the degree of electrokinetic depolarization is no further improved.

  • It has been known that D.C. breakdown Voltage is lower than A.C. breakdown Voltage in insulatingoil, but there are still many unvivid points at electric conduction in breakdown or under of high electric field. This study measured the electric current-electric field characteristics (I-E characteristics) and the breakdown Voltage under of D.C. electric field of insulating oil using the system of electrodes that are near the Uniform electric field with a result. I can study, electric conduction in area of high electric field depends upon the Schottky effect. The liquidity of breakdown electric field takes place by the local concentration of electric field. The longer gap is and the more electric current is the more breakdown Voltage decreased. There are not almost the change of electric current-electric field characteristics by materials of electrode.

  • In this paper, we investigated the electric field distribution according to the roughness in aramid insulating paper for electric machine. Aramid insulating paper has been used to electric insulating of the traction motor and generators for large capacity. We studied the electric field distribution using boundary element method for Aramid insulating paper. As a result of simulation, the electric field increased according to the surface roughness existence. Electric field decreased due to radius of surface roughness reduction, and Electric field concentration appeared at electrode boundary and rough surface.

  • An episode of corona is a heterogeneity-caused electric discharge that occurs when electric fields are formed layer on layer and concentrated on an electrode. Electric wires built at the tip of 154kV private facilities use dead end clamp spawns corona from homogeneity caused by field concentration. Corona induces power loss, noise, insulator failure and more. In this research, we've studied the characteristics of coronas that take place in porcelain insulators and terminal electric wires of supporting hard wares (dead end clamp) that are set up as spares in the 154kV private facilities use hydroelectricity installations to support electric wires. Corona, which cannot be identified by regular methods, was measured utilizing UV image camera. As the result of measuring corona via UV image camera, we've confirmed that the depletion of insulators was accelerated following the wire end treatment method and validated the stress intensity of insulators at various lengths of bare wires caused by electric fields via FEMLAB. We have also proposed a new model for relieving homogeneity-caused field concentration, and after analyzing the proposed model via FEMLAB, we've confirmed that the concentration of field distribution was indeed reduced. Such results are exploited in installation of private facilities use equipments, maintenance of insulators and hard wares as well as safety enhancement, and are anticipated to be effectively utilized in corona prevention measures.

Accumulation of Selenium and Changes in the Activity of Inulinase and Catalase in the Cells of Kluyveromyces marxianus on Pulsed Electric Field Treatment

  • Pulsed electric field (PEF) of 1Hz, 1.5 kV, and 1ms increased the activities of catalase and inulinase over the whole range of applied Se concentrations compared with the non-treated cultures. A significant effect of selenium concentration (in the range of 5-14 ${\mu}g/ml$) on both intra- and extracellular enzyme activities was noted. At a Se concentration of 10 ${\mu}g/ml$, the activities of intra- and extracellular inulinases and extracellular catalase in the PEF-treated cultures reached the maximum of 71 U/g d.m., 46 U/g d.m., and approx. 8 U/ml, respectively. The maximum activity of intracellular catalase of approx. 6 U/ml (with and without PEF) was recorded at 5 ${\mu}g$ Se/ml. Further increasing of selenium concentration caused a decrease in the activity of the enzymes.

  • Although there are existing Residual Current Protective Device (RCD) including detect electric leakage and elements such as short circuit and surge, the occurrence of incidents caused by electric faults, including fire, are still constant. The purpose of this study is to analyze the causes of accidents through the electric field distribution in the interpretation of the fault contact breaker. Simulation results by the arc fault has shown the convergence of temperature and electric field to the defect. Through their simulation results, the main cause of erosion phenomena in circuit breaker bar is the electric arc by concentration of electric field not due to dissolve by temperature.

  • More than two decades of world-wide research efforts have resulted in several classes of potentially important materials. Among them are incipient piezoelectrics, which are especially useful for actuator applications. However, relatively large electric fields are required for activating the large incipient electromechanical strains. So far, many attempts have been made to reduce the required electric field by intentionally inhomogenizing the electric field distribution in the microstructure through core-shell and composite approaches. Here, we show that electric field concentration can be realized simply by adjusting electrode patterns. We have investigated the effect of electrode patterning on the incipient electromechanical strain properties of an exemplarily chosen lead-free relaxor system, revealing that electrode patterning does have a significant role on the strain properties of the given lead-free relaxor system. We believe that this approach would make a new strategy for ones to consider bringing the functional properties of electroceramics beyond their conventional limit.

  • In this paper, after the third electrode type oxidant generator which could format non-uniform electric field in water had been manufactured and installed, by direct electrolysis, the effects of the hydrogen potential and oxidation reduction potential characteristics attendant upon electric field change on a higher concentration oxidant generation characteristics were investigated. Consequently, as the third electrode was installed in the middle of two slit electrodes and the polarity of applied power was changed, it was observed that the third electrode system with the positive electrode can generate a higher concentration oxidant, hydrogen potential and oxidation reduction potential as compared with that of the negative electrode. It is because the positive electrode was bombarded mostly energetic electrons and the negative electrode was bombarded mainly by less energetic positive ions.
