Interface Trap Effects on the Output Characteristics of GaN Schottky Barrier MOSFET (GaN Schottky Barrier MOSFET의 출력 전류에 대한 계면 트랩의 영향)

  • We analyzed the effects of the interface trap on the output characteristics of an inversion mode n-channel GaN Schottky barrier (SB)-MOSFET based on the Nit distribution using TCAD simulation. As interface trap number density (Nit) increased, the threshold voltage increased while the drain current density decreased. Under Nit=5.0×1010 cm-2 condition, the threshold voltage was 3.2 V for VDS=1 V, and the drain current density reduced to 2.4 mA/mm relative to the non-trap condition. Regardless of the Nit distribution type, there was an increase in the subthreshold swing (SS) following an increase in Nit. Under U-shaped Nit distribution, it was confirmed that the SS varied depending on the gate voltage. The interface fixed charge (Qf) caused an shift in the threshold voltage and increased the off-state current collectively with the surface trap. In summary, GaN SB-MOSFET can be a building block for high power UV optoelectronic circuit provided the surface state is significantly reduced.

Analysis of ASEAN's Stock Returns and/or Volatility Distribution under the Impact of the Chinese EPU: Evidence Based on Conditional Kernel Density Approach

  • This paper analyzes the entire distribution of stock market returns/volatility in five emerging markets (ASEAN5) and figures out the conditional distribution of the CHI_EPU index. The aim is to examine the impact of CHI_EPU on the stock returns/volatility density of ASEAN5 markets. It also examined whether changes in CHI_EPU explain returns at higher or lower points (abnormal returns). This paper models the behaviour of stock returns from March 2011 to June 2018 using a non-parametric conditional density estimation approach. The results indicate that CHI_EPU diminishes stock returns and augments volatility in ASEAN5 markets, except for Malaysia, where it affects stock returns positively. The possible reason for this positive impact is that EPU is not the leading factor reducing Malaysian stock returns; but, other forces, such as dependency on other countries' stock markets and global factors, may have a positive impact on stock returns (Bachmann and Bayer, 2013). Thus, the risk of simultaneous investment in Chinese and ASEAN5 stock markets, except Malaysia, is high. Further, the degree of this influence intensifies at extreme high/low intervals (positive/negative tails). The findings of this study have significant implications for investors, policymakers, market agents, and analysts of ASEAN5.

  • In this study, we estimated the distribution density of giant jellyfish in coastal waters of Korea in 2023 and compared the occurrence of giant jellyfish over four years. In May, the giant jellyfish were mainly distributed in the waters of the Yangtze River outflow, and in July, they were highly distributed in the west of Jeju Island and near the south coast of Korea. In addition, when comparing the distribution densities of giant jellyfish in Korea over four years, both acoustic and sighting surveys showed that the highest density of jellyfish occurred in 2021.

  • This study used a multi-frequency acoustic method to assess the density and spatial distribution of dominant zooplankton, euphausiids and copepods, which are representative species of the zooplankton immigrating the sea around Republic of Korea. Acoustic surveys were carried out in the East Sea and South Sea from June 16 to 29, 2017, using the research vessel Tamgu 20th from the National Institute of Fisheries Science. From the results of the acoustic survey, the distribution of euphausiids was relatively higher in the East Sea than in the South Sea. Additionally, although the distribution of copepods was low in all areas, they were abundant in certain areas in the East Sea and the southern area of the Jeju Sea. Euphausiid and copepod density was estimated to be 1.2 g/m2 (CV = 19.1%) and 2.8 g/m2 (CV = 23.5%), respectively.

  • Wigner functions and density matrices are computer simulated for various quantum mechanical states of light. Wigner function and density matrices are evaluated by filtered back projection which includes inverse Radon transform from the distribution function of the photocurrents, which are calculated in the balanced homodyne detection scheme. The density matrix is also directly obtained by using the pattern function from the simulated phase independent photocurrent distribution function. ction.

  • In this paper, we performed analysis of electric field, magnetic field, current density in AMF electrode using the Maxwell 3D simulation. The current distribution and magnetic field in simple models are analyzed to verify its efficiency and accuracy. In the vicinity of the slits of axial magnetic field type electrode a comparatively high axial magnetic flux density existsIn addition the validity of FEM is confirmed by performing the analyses of distribution in current density and magnetic flux density.

  • The ultrasonic velocities of sintered aluminum with varying density were measured in order to deduce the mechanical properties for optimum design of the sintered aluminum. Specimens with different densities were prepared by the plasma activated sintering machine. The density distribution of sintered aluminum becomes partially inhomogeneous because of the friction between the powder and the die during compaction. The elastic moduli are increased as the ultrasonic velocity is increased. Furthermore, Poisoon's ratio is depending on not only the density but also the size and distribution of voids. As the specimen's thickness increases, the center frequency in the frequency spectrum of the reflection wave is shifted to the low frequency. The attenuation coefficient of ultrasonic wave is decreased inversely as the density increased.

  • SAIDI(System Average Interruption Duration Index) is the index that signifies the power quality of customers. SAIDI is also used to know how well utilities operate their systems. The annual interruption time in the areas that consists of widely distributed customers, is generally longer than that in the areas that consists of heavily concentrated customers. The Reliability index of huge system is not necessarily better or worse than that of small system, because SAIDI is irrelevant to the total amount of power sold or the total number of customers. This paper proposes a customer density very relevant to SAIDI. The proposed customer density is used to modify the existing SAIDI to more clearly express the service level of power supply. A modified WSAIDI(weighted SAIDI) can be a useful indicator helping utilities improve the reliability of their systems and customers evaluate the service level of receiving power.

VERTICAL DENSITY DISTRIBUTION OF THE GALAXY FROM STAR COUNT ANALYSIS

  • The five space density distribution D(z) wish distance perpendicular to the Galactic plane were combined. The scale heights and the local densities at z = 0 of the thin disk, thick disk, and the halo components were estimated from the nonlinear least square fits of exponential law. The scale heights of the thin disk, thick disk, and the halo components were estimated to be $260{\pm}90$ pc, $660{\pm}220$ pc, and $3.6{\pm}1.4$ kpc, respectively. The density ratio of each components to the thin disk component at the galactic plane, i.e., z = 0.0, were also derived as 1 :0.07:0.002. Our model fit suggests that the thick disk component has a local density of 6.9% relative to the thin disk.

  • Topology optimization has evolved into a very efficient concept design tool and has been incorporated into design engineering processes in many industrial sectors. In recent years, topology optimization has become the focus of structural design community and has been researched and applied widely both in academia and industry. There are mainly tow approaches for topology optimization of continuum structures ; homogenization and density methods. The homogenization method is to compute is to compute an optimal distribution of microstructures in a given design domain. The sizes of the micro-calvities are treated as design variables for the topology optimization problem. the density method is to compute an optimal distribution of an isotropic material, where the material densities are treated as design variables. In this paper, the density method is used to formulate the topology optimization problem. This optimization problem is solved by using an optimality criteria method. Several example problems are solved to show the usefulness of the present approach.
