A study on the effect of binder properties on feedstock and micro powder injection molding process (마이크로 분말사출성형에서 바인더 물성이 피드스탁 및 성형공정에 미치는 영향에 관한 연구)

  • The fabrication process of micro pattern structure with high precision and high aspect ratio using powder injection molding (PIM) is developed. In the PIM process, the metal powder is mixed with the binder systems and the mixture is injected into the metal mold. The injection molded green parts are debinded and sintered to reach final shape and properties. In this method, the optimization of physical properties such as fluidity and strength of the binder system is essential for perfect filling the high aspect ratio micro-pattern. For this purpose, the correlation between the properties of the binder system and feedstock and ${\mu}-PIM$ process was investigated, and a binder system with low viscosity at low temperature(about $110^{\circ}C$) and high strength after cooling was investigated and applied. Employing this process, high precision parts with line type micro pattern structure which has pattern size $160{\mu}m$ and aspect ratio more than 2 can be manufactured.

  • The aim of this study was to optimize a solid solution treatment for a high pressure die casting Al-10Si-0.3Mg-0.6Mn alloy to avoid blistering and to improve the strength of the alloy. To achieve this goal, the number density of the blisters and the strength of the alloy under various solid solution treatment (SST) conditions were evaluated. The SST was performed at 470, 490, 510 and 530℃ for 20, 60, 120, 240 and 480 min on the alloy. The number density of the blisters increased with the increasing temperature and time of the SST and the defect area fraction. The yield strength of the alloy after the T6 heat treatment increased with the increasing SST temperature and time. Based on the results, it is suggested that SST should be performed at 510℃ within 60 min. or at 470 and 490℃ within 240 min. to avoid blistering and to improve the strength.

  • Gas turbine disk components have been used by Ni-base superalloys which have high temperature strength for enduring stress induced by high speed rotation. This study introduced the overview of development strategy of precision forging of turbine disk and closed-die forging process for manufacturing good quality gas turbine disk. To make superior quality turbine disk, it is important to select optimal forging process conditions like preform shape, die shape and forging temperature etc. In this paper, closed-die forging process has been studied through the rigid-plastic finite element simulation. Proposed forging process can be used for the successful manufacturing of small-size gas turbine disk.

  • In the Prestressed die design for cold working, many constraining conditions should be considered to insure the die safety and to improve the dimension accountancy products. Among the constraining conditions, yielding conditions, diameter ratios and interferences between rings are very important. . In this paper, therefore, flexible tolerance method was used in order to search the optimum values of design variables. The maximum inner pressure is used as objective function in this numerical analysis. In the design Process, it was also involved the safety factor to the yield strength of each ring by considering the allowable tensile or compressive hoop stress in each ring. The proposed technique has been applied to the die design of backward extrusion process, and it's analytical results have been compared with that of the conventional design method.

  • Magnesium alloys casting are gaining increased acceptance in the automotive and electronic industeries and die casting is the most efficient method of manufacturing such mass produced parts. This study has been investigated the microstructures and mechanical properties of Mg-9Al-lZn alloy fabricated by die casting process for development of air bag case. The microstructure of die casted specimen were composed of pro-eutectic magnesium solid solution and $\beta$(Mg17Al12) precipitates. The tensile strength of as-fabricated Mg-9Al-lZn alloy revealed 231.4MPa. It was found that Mg-9Al-lZn alloy have good corrosion resistance in electrochemical polarization test.

  • The die casting process was used to manufacture an automotive alternator housing. Generally automobile parts are required to be light and have high strength. The control of casting defects is important but has usually been depended only on the experience of the foundry engineer. Therefore simulations have been carried out on the die casting process of alternator housing. In this paper. we investigated the characteristics of the die casted alternator housing with the HPDC(High Pressure Die Casting) process. We presented the results of filling behavior and solidification process of the cast, The analysis results obtained from the filling behavior and solidification of cast agreed with test results.

  • AI7075 alloy has been used for aircraft components since it has the advantage of high strength, high toughness, and high corrosion resistance. Many airframe components consist of various combinations of rib-web structure. In this study, various process paramenters such as die design, lubricant, ram speed, forging temperature have been investigated using the experiment and F.E.M. simulation to develop the precision forging technology for AI7075. When lubricant is applied to both material and die, shear friction factor is 0.1 which shows best effect of lubricant. It is specific corner radius of die that minimized forging load regarding process conditions, especially according to the ratio of the width of rib and web. In conclusion, optimum corner radius is 2~3mm when the width of rib and web is 3mm and 20mm respectively.

  • It was analyzed and experimented on the change of the material thickness according to the size of the "R" of the punch and die corners using the material of SCP-1 0.25mm As a result, the following conclusions were obtained. Tensile strength analysis and safety analysis of materials are very important process for each process in strip layout, and Through this, the Influx of material and the deformation of the material were found. As a result of safety analysis and tensile thickness analysis, when the corner R of the punch was 0.3 mm and the edge R of the die was 1.0 mm The inflow of the material was not smooth, and the thickness of the corner part became 0.2 mm, causing cracks. when the corner R of the punch was 0.5 mm and the edge R of the die was 1.5 mm The inflow of the material was smooth, The thickness of the corners of the product is 0.21mm and It was considered that cracks do not occur when the thickness of the bottom surface and the body part becomes thin. The results obtained by applying the results obtained from the analysis, In Experimental Condition 1, a crack occurred in the same part of the analysis In Experimental Condition 2, the flow of the material was smooth and the drawing processing could be performed without generating cracks.

Development of Semiconductor Packaging Technology using Dicing Die Attach Film

  • Advanced packaging demands are driven by the need for dense integration systems. Consequently, stacked packaging technology has been proposed instead of reducing the ultra-fine patterns to secure economic feasibility. This study proposed an effective packaging process technology for semiconductor devices using a 9-inch dicing die attach film (DDAF), wherein the die attach and dicing films were combined. The process involved three steps: tape lamination, dicing, and bonding. Following the grinding of a silicon wafer, the tape lamination process was conducted, and the DDAF was arranged. Subsequently, a silicon wafer attached to the DDAF was separated into dies employing a blade dicing process with a two-step cut. Thereafter, one separated die was bonded with the other die as a substrate at 130 ℃ for 2 s under a pressure of 2 kgf and the chip was hardened at 120 ℃ for 30 min under a pressure of 10 kPa to remove air bubbles within the DAF. Finally, a curing process was conducted at 175 ℃ for 2 h at atmospheric pressure. Upon completing the manufacturing processes, external inspections, cross-sectional analyses, and thermal stability evaluations were conducted to confirm the optimality of the proposed technology for application of the DDAF. In particular, the shear strength test was evaluated to obtain an average of 9,905 Pa from 17 samples. Consequently, a 3D integration packaging process using DDAF is expected to be utilized as an advanced packaging technology with high reliability.

  • Currently, studies on weight reduction and fuel efficiency increase are the most important topics in the automotive industry and many studies are under way. Among them, weight reduction is the best way to raise fuel efficiency and solve environmental pollution and resource depletion. Materials such as aluminum, magnesium and carbon curing materials can be found in lightweight materials. Among these, research on improvement of bonding technology and manufacturing method of materials and improvement of material properties through study of ultrahigh strength steel sheet is expected to be the biggest part of material weight reduction. As the strength of the ultra hight strength steel sheet increases during forming, it is difficult to obtain the dimensional accuracy as the elastic restoring force increases compared to the hardness or high strength steel sheet. It is known that the spring back phenomenon is affected by various factors depending on the raw material and processing process. We have conducted analytical evaluations and studies to analyze the springback that occurs according to the cross-sectional shape of the ultra high tensile steel sheet.
