Electroabsorption modulator-integrated distributed Bragg reflector laser diode for C-band WDM-based networks

  • We report an electroabsorption modulator (EAM)-integrated distributed Bragg reflector laser diode (DBR-LD) capable of supporting a high data rate and a wide wavelength tuning. The DBR-LD contains two tuning elements, plasma and heater tunings, both of which are implemented in the DBR section, which have blue-shift and red-shift in the Bragg wavelength through a current injection, respectively. The light created from the DBR-LD is intensity-modulated through the EAM voltage, which is integrated monolithically with the DBRLD using a butt-joint coupling method. The fabricated chip shows a threshold current of approximately 8 mA, tuning range of greater than 30 nm, and static extinction ratio of higher than 20 dB while maintaining a side mode suppression ratio of greater than 40 dB under a window of 1550 nm. To evaluate its modulation properties, the chip was bonded onto a mount including a radiofrequency line and a load resistor showing clear eye openings at data rates of 25 Gb/s nonreturn-to-zero and 50 Gb/s pulse amplitude modulation 4-level, respectively.

  • Phenomenological nonlinear gain saturation effect on the noise characteristics of a multi-electrode DBR laser, when the lasing wavelength changes continuously, is presented theoretically. Using the optical transmission line theory, noise characteristics reliant on output power are analyzed by taking into account both the spontaneous enhancement factor K due to the distribution of the spontaneous emission along the active cavity and the nonlinear gain saturation effect. Spontaneous emission rate was increased due to an increase in injected current into the passive section, which in turn lead to increase in relative intensity noise (RIN) and frequency noise. Phenomenological nonlinear gain saturation was found to have significant effect on RIN and frequency noise characteristics. However. Iinewidth was found to decrease due to a phenomenological nonlinear gain saturation effect. ffect.

An Efficient Split-Step Time-Domain Dynamic Modeling of DFB/DBR Laser Diodes (연산자 분리 방법을 통한 DFB/DBR 레이저 다이오드의 효율적인 시영역 동적 모델링)

  • A novel and efficient approach for the numerical solution of time-dependent coupled-wave equations, which are frequently used for the modeling of DFB(Distributed Feedback), DBR(Distributed Bragg Reflector), and FP(Fabry Perot) laser diodes, is proposed. In this approach, the coupled wave equations are split into two sets of equations. One of two sets of equations contains only the phase factors and the other contains only the coupling terms. The separate equations are solved exactly in their split form successively. This new numerical scheme, which we call the SS-TDM(Split-Step Time Domain Model), is found to require an order of magnitude smaller number of subsections to get accurate results than the previous methods while the computation time for each time step is comparable to the previous methods.

  • Widely tunable diodes integrated with periodically sampled and chirped DBR(distributed Bragg reflector) and an EA(electroabsorption) modulator are analyzed dynamically using the improved largesinal time-domain model. The tuning characteristics of sampled- and chirped-grating DBR laser diodes are demonstrated theoretically. The results of the simulation agree well with those of the experiment. And the intensity-modulation properties of the laser diodes integrated with an EA modulator are calculated. It is shown that the external modulation has the lower frequency chirp by 1/20 for the same extinction ratio than the direct modulation, and also the short pulse train can be generated using the optical gating of an EA modulator.

  • The 607 nm GaInP/AlInP distributed bragg reflector (DBR) lasers using the second order gratings period of 184.7 nm were fabricated by gas source molecular beam epitaxy (GSMBE) and the conventional holographic method. GaInP/AlInP DBR lasers show single mode operations up to 1.8 times the threshold currents with a wavelength of 607 nm at 140 K and a wavelength shift of 0.033 nm/K is observed. No mode hopping was found in the temperature ranging from 120 to 165K.

Amplitude Modulation Response and Linearity Improvement of Directly Modulated Lasers Using Ultra-Strong Injection-Locked Gain-Lever Distributed Bragg Reflector Lasers

  • Directly modulated fiber-optic links generally suffer higher link loss and larger signal distortion than externally modulated links. These result from the electron-photon conversion loss and laser modulation dynamics. As a method to overcome the drawbacks, we have experimentally demonstrated the RF performance of directly modulated, ultra-strong injection-locked gain-lever distributed Bragg reflector (DBR) lasers. The free-running DBR lasers exhibit an improved amplitude modulation efficiency of 12.4 dB under gain-lever modulation at the expense of linearity. By combining gain-lever modulation with ultra-strong optical injection locking, we can gain the benefits of both improved modulation efficiency from the gain-lever effect, plus improved linearity from injection locking. Using an injection ratio of R=11 dB, a 23.4-dB improvement in amplitude response and an 18-dB improvement in spurious-free dynamic range have been achieved.

  • In comparison with edge-emitting lasers(EELs), predicting the output power and slope efficiency of Vertical-Cavity Surface-Emitting Lasers(VCSELs) is very difficult due to the absorption loss in DBR layers. However, by using transfer matrix method(TMM), we've made possible to calculate such parameters of multi-layer structures like VCSELs. In this paper, we've calculated the threshold gain, threshold current and slope efficiency through the methodology based on TMM. Also TMM is the way of customizing the VCSEL structure for the desired threshold current and slope efficiency by changing the number of DBR mirror layers.

  • Phenomenological nonlinear gain saturation effect on the modulation characteristics in a multi-electrode DBR laser, when the lasing wavelength changes, continuously is analized theoretically. FM efficiency, 3 dB bandwidth, and resonance frequency decrease with increasing bias current to the passive section, except increasing the flat FM response. It is found that the nonlinear gain saturation effect severely affects the modulation characteristics such as FM/IM response, 3 dB bandwidth, resonance frequency and CPR, but hardly affects the behavior of continuous frequency tuning.
