Prediction of crack propagation path in IC package by BEM (경계요소법에 의한 반도체 패키지의 균열진전경로 예측)

  • Applications of bonded dissimilar materials such as IC package, ceramic/metal and resin/metal bonded joints, are very increasing in various industry fields. It is very important to analyze the thermal stress and stress singularity at interface edges in bonded joints of dissimilar materials. In orer to understand the package crack emanating from the edge of Die pad and Resin, fracture mechanics of bonded dissimilar materials and material properties are obtained. In this paper, the thermal stress and its singularity index for the IC package were analyzed using 2-dimensional elastic boundary element method. Crack propagation angle and path by thermal stress were numerically simulated with boundary element method.

Effects by the Magnitude of Shear Load on the Formation and Propagation of Mode II Branch Cracks (전단하중의 크기가 모드 II 분기균열의 형성과 전파에 미치는 영향)

  • In this paper, we investigated the characteristics of initiation and propagation behavior for fatigue crack observed by changing various shapes of initial crack and magnitudes of loading in modified compact tension shear(CTS) specimen subjected to shear loading. In the low-loading condition, the secondary fatigue crack was created in the notch root due to friction on the pre-crack face grew to a main crack. In the high-loading condition, fatigue crack under shear loading propagated branching from the pre-crack tip. Influenced by the shear loading condition, fatigue crack propagation retardation appeared in the initial propagation region due to the reduction of crack driving force and friction on crack face. In both cases, however, fatigue cracks grew in tensile mode type. The propagation path of fatigue crack under the Mode II loading was 70 degree angle from the initial crack regardless of its shape and load magnitude.

  • The factor affecting on the fatigue strength of spot welded specimen have been studied. To analyze and predict crack initiation position and propagation directions on the spot welded area are very important for strength design of the automobile body structure. In fact, there are a various of loads in running automobile but, it is impossible to replay like an actual conditions in the laboratory. So, in this study tensile-shear type and in-plane bending type specimens were used in fatigue test and includes an analysis of fatigue crack initiation position and propagation directions about earth specimens. The results obtained in the present study are summarized as follows: 1. In tensile-shear type fatigue test, the region of fatigue crack initiation position was affected by out-of-plane bending deformation due to bending angle. 2 In in-plane bending type fatigue test, the behavior of fatigue crack initiation position and propagation derections due to angle between upper plate and lower plate was dominated by magnitude of in-plane bending moment.

  • To evaluate the effects of mode II on the crack initiation and propagation stages, the effects in the fatigue threshold region under a mixed-mode I+II loading state was experimentally investigated. In the case of mixed-mode I + II, during the crack initiation stage, as the loading application angle (${\theta}$) increased, cracks occurred in the lower load owing to the effects of mode II, while the crack propagation rate decreased. The effects of mode II were experimentally investigated in the crack propagation stage by means of multilevel loading direction variation. Following mixed-mode I+II ($0^{\circ}{\rightarrow}{\theta}{\rightarrow}60^{\circ}$), as the load application angle increased, the fatigue crack propagation rate decreased, as did the fatigue crack propagation rate, which occurred later. Following mixed-mode I + II in case of(${\theta}{\geq}75^{\circ}$), the fatigue crack propagation rate was found to increase, while the fatigue life decreased.

  • The loading condition of actual construction works is complex. The shear effect of mixed-mode load component are crack propagation mechanism in step larger than the crack initial mechanism. Therefore, in this study received a mixed-mode loading on fatigue crack stress ratio on crack propagation path and speed of progress to learn whether stress affects crack propagation. ${\Delta}$ P a constant state of fatigue tests in Mode I, II give the same stress ratio, frequency 10Hz, sinusoidal waveform was used. A lower stress ratio fatigue crack propagation angle is small. This is less affected by the Mode II. Therefore, a mixed-mode fatigue crack propagation is to progress by the Mode. Stress ratio in a mixed mode crack in the path of progress and found a lot of impact.

  • In this study, internal fatigue crack initiation and propagation behavior were investigated by triple piece spot welded specimen. To estimate fatigue life of the specimen varied with shape and thickness, Crack tip opening angle(CTOA) correlated with stress intensity factor was used as the stiffness parameter. The relation between fatigue life and CTOA can be arranged by the quantitative equation for each specimen by experiment. In addition, the variation of stress distribution was solved and the effect on fatigue crack behavior was examined by finite element method(FEM).

  • The use of fracture mechanics has traditionally concentrated on crack growth under an opening mechanism. However, many service failures occur from cracks subjected to mixed-mode loading. Hence, it is necessary to evaluate the fatigue behavior under mixed-mode loading. Under mixed-mode loading, not only the fatigue crack propagation rate is of importance, but also the crack propagation direction. In modified range 0.3$\leq$a/W$\leq$0.5, the stress intensity factors (SIFs) of mode I and mode II for the compact tension shear (CTS) specimen were calculated by using elastic finite element analysis. The propagation behavior of the fatigue cracks of cold rolled stainless steels (STS304) under mixed-mode conditions was evaluated by using K$\_$I/ and $_{4}$ (SIFs of mode I and mode II). The maximum tangential stress (MTS) criterion and stress intensity factor were applied to predict the crack propagation direction and the propagation behavior of fatigue cracks.

  • When sliding a hard cylinder along the surface of glass, periodic surface cracks appear on the flat surface due to tensile stresses induced by the slider. These cracks propagate into the substrate and will affect the fracture properties of a body. Crack spacings and the directions of crack propagation into glass were calculated numerically by applying the finite element method and linear elastic fracture mechanics. The calculated crack spacings were in the range of the experimental results. Stress intensity factors and crack extension angles depended on the radius of slider and the load, and from these two factors the possible directions of crack propagation were calculated. The calculated propagation directions were in good agreement with real crack propagation.

  • Most cracks in the structure occur under mixed mode loadings and those propagation depend on the stress ratio very much. So, it is necessary to study the fatigue behavior under mixed mode loading as stress ratio changes. In this paper, fatigue crack propagation behavior was investigated respectively at stress ratio 0.1, 0.3, 0.5, 0.7 and we change loading application angle to $0^{\circ},\;30^{\circ},\;60^{\circ}$ to apply various loading. mode. The mode I and II stress intensity factors of CTS specimen used in this study were calculated by displacement extrapolation method using FEM(ABAQUS). Using both the study through the experiment and the theoretical study through FEM analysis, we studied the relation between crack propagation rate and stress intensity factor range at each loading mode due to the variation of stress ratio. Also, when the crack propagated under given stress condition and given loading mode condition, we studied what the dominant factors of the crack propagation rate were at each case.
