비대칭 DGMOSFET의 도핑분포함수에 따른 DIBL (Drain Induced Barrier Lowering of Asymmetric Double Gate MOSFET for Channel Doping Profile)

  • 본 연구에서는 비대칭 이중게이트 MOSFET의 채널 내 도핑농도분포에 대한 드레인유도장벽감소(Drain Induced Barrier Lowering; DIBL)에 대하여 분석하고자한다. DIBL은 드레인 전압에 의하여 소스 측 전위장벽이 낮아지는 효과로서 중요한 단채널 효과이다. 이를 분석하기 위하여 포아송방정식을 이용하여 해석학적 전위분포를 구하였으며 전위분포에 영향을 미치는 채널도핑농도의 분포함수변화에 대하여 DIBL을 관찰하였다. 채널길이, 채널두께, 상하단 게이트 산화막 두께, 하단 게이트 전압 등을 파라미터로 하여 DIBL을 관찰하였다. 결과적으로 DIBL은 채널도핑 농도분포함수의 변수인 이온주입범위 및 분포편차에 변화를 나타냈다. 특히 두 변수에 대한 DIBL의 변화는 최대채널도핑농도가 $10^{18}/cm^3$ 정도로 고도핑 되었을 경우 더욱 현저히 나타나고 있었다. 채널길이가 감소할수록 그리고 채널두께가 증가할수록 DIBL은 증가하였으며 하단 게이트 전압과 상하단게이트 산화막 두께가 증가할수록 DIBL은 증가하였다.

Micro-Channel형 열교환기에 부착된 핀의 열접촉저항이 열전달 특성에 미치는 영향 (Effect of Thermal Contact Resistence on the Heat Transfer Characteristics of Air Flow around the Finned Micro-Channel Tube for MF Evaporator)

  • In this study, the effect of thermal contact resistance between pin-channel tubes on the heat transfer characteristics was analytically examined around the channel tubes with the pins attached to two consecutive arranged channel pipes. The numerical results showed that the heat transfer coefficient decreased geometrically as the thermal contact resistance increased, and the corresponding temperature change on the contact surface increased as the thermal contact resistance increased. The thinner the pin, the more pronounced the geometric drop in the heat transfer coefficient. It was confirmed that the higher the height of the pin, the higher was the heat transfer coefficient, however, the greater the size of the thermal contact resistance, the smaller was the heat transfer coefficient. It was found that the temperature change in the inner wall of the channel tube did not significantly affect the heat transfer characteristics owing to the thermal contact resistance. Furthermore, the velocity of air at the entrance of the channel tube was proportional to the heat transfer coefficient due to a decrease in the convective heat resistance corresponding to an increase in the flow rate.

토석류의 토사체적농도에 따른 퇴적 특성 변화에 관한 실험 연구 (The Experimental Study for Variance of Depositation Due to Sediment Volume Concentration of Debris Flow)

  • 본 연구의 목적은 산지 사면에서 토석류가 발생했을 때, 하류에서 토사퇴적면적과 도달거리를 실험을 통해 조사한 것이다. 하류에 퇴적하는 토사의 특성을 분석하기 위하여 수로사면에 소단을 설치하였을 경우 또는 직선 수로인 경우 토사퇴적면적과 도달거리를 실험을 통해 분석하였다. 실험조건으로서는 토사체적농도의 변화 및 수로의 경사변화 그리고 수로의 형태에 따라서 토사퇴적면적과 도달거리의 감소율을 조사하였다. 직선수로에서 수로경사가 급할수록 그리고 토사퇴적농도가 감소할수록 토사퇴적면적과 도달거리는 증가하였다. 소단을 갖는 수로에서는 경사가 급할수록 토사퇴적농도가 감소할수록 도달거리 및 토사퇴적농도가 증가하였다. 두 수로에서 토사퇴적면적과 도달거리의 차단율을 비교해보면, 소단을 갖는 수로에서 직선수로인 경우보다 토사퇴적면적과 도달거리의 차단율이 더 높았다. 본 연구의 결과는 급경사지 비탈면에서 토석류가 발생했을 때 효율적인 토석류 저감 또는 방어 대책을 세워 토석류에 의한 피해를 줄이는 데 정보를 제공할 것이다.

Concretely, government budget is needed to establish Agriculture and Fisheries special channel, so we are just about to examine its validity and find business model. to make this discussion detailed, we made 4 subjects. First, Do we need agro-fishery products distribution channel using media? Second, After establishing of Agriculture and Fisheries special channel, how many demands will occur?   • A parametric study has been carried out to elucidate the characteristics of channel flow with a streamwise-periodic array of cylinders. This flow configuration is relevant to heat exchanger applications. The presence of cylinders in channel flow causes the attached wall boundary layer to separate, leading to significant change in flow instabilities. There exist two kinds of instabilities; flow undergoes a primary instability (Hopf bifurcation) at a lower Reynolds number, and the unsteady two-dimensional flow becomes unstable to three-dimensional disturbances at a higher Reynolds number. We report here the dependencies of the primary instability as well as the flow characteristics of the subsequent unsteady flow, including flow-induced forces and Strouhal number of vortex shedding, on the distance between the cylinder and the channel wall.

Impact of Fin Aspect Ratio on Short-Channel Control and Drivability of Multiple-Gate SOI MOSFET's

  • This paper puts forward an advanced consideration on the design of scaled multiple-gate FET (MuGFET); the aspect ratio ($R_{h/w}$) of the fin height (h) to fin width (w) of MuGFET is considered with the aid of 3-D device simulations. Since any change in the aspect ratio must consider the trade-off between drivability and short-channel effects, it is shown that optimization of the aspect ratio is essential in designing MuGFET's. It is clearly seen that the triple-gate (TG) FET is superior to the conventional FinFET from the viewpoints of drivability and short-channel effects as was to be expected. It can be concluded that the guideline of w < L/3, where L is the channel length, is essential to suppress the short-channel effects of TG-FET.

부 채널 신호에 대한 박막의 영향 (Thin Film Effects on Side Channel Signals)

  • Even if transmissions through normal channel between ubiquitous devices and terminal readers are encrypted, any extra sources of information retrieved from encrypting module can be exploited to figure out the key parameters, so called side channel attack. Since side channel attacks are based on statistical methods, making side channel signal weak or complex is the proper solution to prevent the attack. Among many countermeasures, shielding the electromagnetic signal and adding noise to the EM signal were examined by applying different thicknesses of thin films of ferroelectric (BTO) and conductors (copper and gold). As a test vehicle, chip antenna was utilized to see the change in radiation characteristics: return loss and gain. As a result, the ferroelectric BTO showed no recognizable effect on both shielding and adding noise. Cu thin film showed increasing shielding effect with thickness. Nanometer Au exhibited possibility in adding noise by widening of bandwidth and red shifting of resonating frequencies.

  • In this paper, we study precoding techniques for co-channel interference suppression in multiuser MIMO systems. DPC is optimal techniques to achieve the system capacity of multiuser MIMO downlink channels. DPC is not proper in practical wireless systems because complexity is very high. So block diagonal precoding for multiuser MIMO downlink channel is studied. The block diagonal precoding is used to suppress co-channel interference between multiuser. Block diagonal precoding method, whose complexity is reduced by modified null space operation, change multiuser MIMO channel to multiple single-user MIMO channel. We also use V-BLAST decoder in receiver. V-BLAST decoder can achieve increased system capacity in proportion to the number of users. We show improved system performance by using computer simulation.

2006~2010년 기간 동안 대한해협 서수도에서 관측된 해수 물성의 변동 (Observation of Water Property Variations in the Western Channel of the Korea Strait During 2006-2010)

  • Seasonal to inter-annual variations of water properties in the western channel of the Korea Strait are investigated using quasi-monthly hydrographic observations collected during 2006-2010. Weak vertical temperature and salinity gradients are observed during the winter months and these remain until May. At the upper layer, temperature increases from March and reaches a maximum in August, while salinity decreases during the same period. Near-bottom water shows low temperatures during late winter and fall with a minimum peak in September. Korea Strait Bottom Cold Water produces thick layers (>20 m) in 2006 and 2010, while it is observed very near the bottom with relatively high temperature in 2008 and 2009.

신문혈(神門穴) 침자극(鍼刺戟)이 심전도(心電圖) 변화(變化)에 미치는 영향(影響) (Effect of Acupuncture Stimulation ($HT_7$), on the Change of Standard Leads in ECG)

  • Objectives : The aim of this study is to investigate the effect of Shinmun-acupuncture stimulation on the relationship of change in electrocardiopgraphy (ECG). Methods : For this purpose, 11 healthy volunteers were acupunctured at Shinmun acupoint using the reinforcing or reducing by inserting the needle in the same direction as the channel runs or in the opposite direction (迎隨補瀉). Then, we measured and observed the change of standard leads I, II and III in ECG. Results : In lead I , acupuncture treated groups were increased the activity of PR interval and PR segment compared to the control group. In lead II, during the acupuncture treated group by inserting the needle in the opposite direction as the channel runs was increased the activity of T wave duration, and after the acupuncture group by inserting the needle in the same direction as the channel runs was increased the activity of PR interval. In lead III, acupuncture treated groups were increased the activity of ST duration, PR interval and QT interval. Conclusions : These results suggested that Shinmun acupuncture stimulation plays an important role on the activities of ECG.
