Growth of High Quality $Cd_{0.96} Zn_{0.04} Te$ Epilayers Used for an Far-infrared Sensor and Radiation Detector

  • The high quality and a nearly stoichometric growth of $Cd_{1-y} Zn_y$/Te(y=0.04) epilayers have been successfully grown on GaAs substrate by hot wall epitaxy (HWE) by optimizing the growth condition including the preheating treatment and Cd reservoir temperature. The relationship between quality and thickness was examined and best value of FWHM from X-ray rocking curve of 121 arcsec are obtained. Also, emission peaks related to the recombination of free excitons such as the ground state and the first excited state were observed in the PL spectrum at 4.2K. The ($A^0$, X) emission related to Cd vacancy and deep level emission was not measured. These results indicated that the grown CZT/GaAs epilayer was high qualify and purity.

  • Native oxide layer on MCT (HgCdTe) has been grown uniformly in H$\_$2/O$\_$2/ electrolyte through anodic oxidation method. It has been determined that anodic oxidation of HgCdTe in H$\_$2/O$\_$2/ electrolyte proceeds immediately with the input of constant currents without any induction time required for anodic oxideation in KOH electrolyte. Oxide layer with the resistivity of 2*10$\^$10/.ohm.cm and the refractive index of 2.1 suggested the possibility of well matching combination layer with ZnS for MCT MIS device. XPS results indicated that the major components of oxide layer grown in H202 solution is TeO$\_$2/ with the possibility of small amounts of CdTeO$\_$3/.

가상 Frisch-그리드를 이용한 CdZnTe 감마선 소자 제작 (Fabrication of Virtual Frisch-Grid CdZnTe ${\gamma}$-Ray Detector)

  • Traveling heater method(THM) 방법을 이용하여 성장시킨 CdZnTe(CZT) 단결정 방사선 소자에 대한 고에너지(high energy) 감마선 에너지 분해능(energy resolution)을 평가하고자 $6{\times}6{\times}12mm^3$ 크기의 CZT 소자를 제작하였다. 두꺼운 방사선 소자의 경우, 전자에 비해 상대적으로 이동속도가 느린 정공(hole)으로 인해 발생하는 hole-tailing 효과가 심화되어 고에너지 영역의 에너지 분해능이 저하되는 현상이 발생한다. 전자(electron)와 정공(hole)의 두 개의 전하 운반자(charge carrier) 중에서 하나의 전하 운반자를 선택적으로 수집하여 에너지 분해능을 높이는 것이 가능하다. 가상 Frisch-그리드(virtual Frisch-grid) 소자는 소자 내부의 가중 퍼텐셜(weighting potential)을 조절하여 전자에 의한 유도전류(induced current)만을 선택적으로 이용하는 방법으로써 제작 과정과 적용이 용이하다. 본 연구에서는 THM 방법으로 성장한 큰 부피의 CZT 방사선 소자의 특성과 가상 Frisch-그리드의 효용성을 평가하였다. 가상 Frisch-그리드의 적절한 위치와 너비는 Maxwell ver.14(ANSYS, 미국)를 이용하여 모의실험으로 정하였다. $^{137}Cs$ 동위원소를 이용한 펄스 높이 스펙트럼(pulse height spectrum) 측정에서 가상 Frisch-그리드를 적용했을 때 662 keV 피크에 대해 2.2%의 에너지 분해능을 확인할 수 있었다.

다중벽 탄소나노튜브와 다양한 나노입자 복합체의 In-situ 합성법개발 및 구조제어연구 (Study about the In-situ Synthesis and Structure Control of Multi-walled Carbon Nanotubes and their Nanocomposites)

  • 본 논문에서 이온성액체를 이용한 초음파화학을 통해서 칼코젠 나노입자를 in-situ로 합성하여서 다중벽 탄소나노튜브(MWCNT) 위에 도포하였다. 1-Butyl-3-methylimidazolium tetrafluoroborate ($BMimBF_4$) 이온성액체를 이용해서 MWCNT의 표면을 기능화하였다. 합성된 MWCNT/$BMimBF_4$/CdTe, MWCNT/$BMimBF_4$/ZnTe, MWCNT/$BMimBF_4$/ZnSe 나노복합체를 TEM과 EDS를 이용해서 분석하였다. 특히, MWCNT/$BMimBF_4$/CdTe, MWCNT/$BMimBF_4$/ZnTe, and MWCNT/$BMimBF_4$/ZnSe 나노복합체는 각각 요철과 같거나, 거칠거나 부드러운 코어-쉘 형태와 같은 특이한 구조를 보여주었다. 본 연구는 반응속도가 다른 전구체로부터 얻어진 이성분 반도체 나노입자를 합성과 동시에 탄소나노튜브에 도포할 수 있는 새로운 합성법을 제시한다.

Effectiveness of parylene coating on CdZnTe surface after optimal passivation

  • Parylene coating was adopted on CdZnTe (CZT) detector as a mechanical protection layer after wet passivation with hydrogen peroxide (H2O2) and ammonium fluoride (NH4F). Wet chemical passivant lose their effectiveness when exposed to the ambient conditions for a long time. Parylene coating could protect the effectiveness of passivation, by mechanically blocking the exposure to the ambient conditions. Stability of CZT detector was tested with the measurement of leakage current density and response to radio-isotopes. When the enough thickness of parylene (>100 ㎛) is adopted, parylene is a promising protection layer thereby ensuring the performance and long-term stability of CZT detectors.

Fabrication from the Hybrid Quantum Dots of CdTe/ZnO/G.O Quasi-core-shell-shell for the White LIght Emitting DIodes

  • Recently, many researchers have shown an increased interest in colloidal quantum dots (QDs) due to their unique physical and optical properties of size control for energy band gap, narrow emission with small full width at half maxima (FWHM), broad spectral photo response from ultraviolet to infrared, and flexible solution processing. QDs can be widely used in the field of optoelectronic and biological applications and, in particular, colloidal QDs based light emitting diodes (QDLEDs) have attracted considerable attention as an emerging technology for next generation displays and solid state lighting. A few methods have been proposed to fabricate white color QDLEDs. However, the fabrication of white color QDLEDs using single QD is very challenging. Recently, hybrid nanocomposites consisting of CdTe/ZnO heterostructures were reported by Zhimin Yuan et al.[1] Here, we demonstrate a novel but facile technique for the synthesis of CdTe/ZnO/G.O(graphene oxide) quasi-core-shell-shell quantum dots that are applied in the white color LED devices. Our best device achieves a maximum luminance of 484.2 cd/m2 and CIE coordinates (0.35, 0.28).

High Performance of SWIR HgCdTe Photovoltaic Detector Passivated by ZnS

  • Short wave infrared (SWIR) photovoltaic devices have been fabricated from metal organic vapour phase epitaxy (MOVPE) grown n- on p- HgCdTe films on GaAs substrates. The MOVPE grown films were processed into mesa type discrete devices with wet chemical etching employed for meas delineation and ZnS surface passivatlon. ZnS was thermally evaporated from effusion cell in an ultra high vacuum (UHV) chamber. The main features of the ZnS deposited from effusion cell in UHV chamber are low fixed surface charge density, and small hysteresis. It was found that a negative flat band voltage with -0.6 V has been obtained for Metal Insulator Semiconductor (MIS) capacitor which was evaporated at $910^{\circ}C$ for 90 min. Current-Voltage (I-V) and temperature dependence of the I-V characteristics were measured in the temperature range 80 - 300 K. The Zero bias dynamic resistance-area product ($R_{0}A$) was about $7500{\Omega}-cm^{2}$ at room temperature. The physical mechanisms that dominate dark current properties in the HgCdTe photodiodes are examined by the dependence of the $R_{0}A$ product upon reciprocal temperature. From theoretical considerations and known current expressions for thermal and tunnelling process, the device is shown to be diffusion limited up to 180 K and g-r limited at temperature below this.

Growth of ZnTe Thin Films by Oxygen-plasma Assisted Pulsed Laser Deposition

  • ZnTe semiconductor is very attractive materials for optoelectronic devices in the visible green spectral region because of it has direct bandgap of 2.26 eV. The prototypes of ZnTe light emitting diodes (LEDs) have been reported [1], showing that their green emission peak closely matches the most sensitive region of the human eye. Another application to photovoltaics proved that ZnTe is useful for the production of high-efficiency multi-junction solar cells [2,3]. By using the pulse laser deposition system, ZnTe thin films were deposited on ZnO thin layer, which is grown on (0001) Al2O3substrates. To produce the plasma plume from an ablated ZnO and ZnTe target, a pulsed (10 Hz) YGA:Nd laser with energy density of 95 mJ/$cm^2$ and wavelength of 266 nm by a nonlinear fourth harmonic generator was used. The laser spot focused on the surface of the ZnO and ZnTe target by using an optical lens was approximately 1 mm2. The base pressure of the chamber was kept at a pressure around $10^{-6}$ Torr by using a turbo molecular pump. The oxygen gas flow was controlled around 3 sccm by using a mass flow controller system. During the ZnTe deposition, the substrate temperature was $400^{\circ}C$ and the ambient gas pressure was $10^{-2}$ Torr. The structural properties of the samples were analyzed by XRD measurement. The optical properties were investigated by using the photoluminescence spectra obtained with a 325 nm wavelength He-Cd laser. The film surface and carrier concentration were analyzed by an atomic force microscope and Hall measurement system.

Digital X-ray Detector에 적용을 위한 Polycrystalline CdTe 구조에 따른 전기적 신호 연구

  • 기존 진단용 Digital X-ray Detector이 직접방식에서는 a-Se (Amorphous Selenium)이 대중화되었지만 고전압을 인가하여야한다는 점과 그로 인한 물질 자체의 Life time 감소 등 여러 단점들 때문에 기타 후보물질들로 HgI2, PbI2, PbO, CdTe, CdZnTe가 연구 되고 있다. 이러한 후보 물질들 중 본 연구에서는 PVD (Physical Vapor Deposition)방식을 이용하여 Polycrystalline CdTe 박막을 제작하고 특성 향상을 위해 유전물질을 Passive layer와 Protect layer로써 증착하였다. 또한 유전체층의 위치에 따른 특성 분석을 위해 제작된 박막은 FE-SEM (Field Emission Scanning Electron Microscope), XRD (X-ray Diffraction)을 통해 구조적인 특성을 확인하였다. 그리고 입사되는 X-ray 선량에 의해 생성되는 전기적 특성을 분석하였다, 그 결과 박막의 Grain Size는 약 $5{\mu}M$이며 (111)방향의 주 peak를 띄는 Poly CdTe형태로 증착된 것을 확인하였다. 전기적인 신호 결과 Passive layer와 Protect layer를 증착한 박막 모두 Darkcurrent가 감소된 것을 확인하였다. 또한 Sensitivity 측정 결과 Passive layer를 삽입한 경우 신호 값이 감소하였으며 Protect layer를 삽입한 경우 신호 값의 변화가 일어나지 않았다. 그러므로 Protect layer를 등착한 박막의 경우 SNR이 현저히 높아지는 결과를 낳았다.
