Effect of CNT-Ag Composite Pad on the Contact Resistance of Flip-Chip Joints Processed with Cu/Au Bumps (CNT-Ag 복합패드가 Cu/Au 범프의 플립칩 접속저항에 미치는 영향)

  • We investigated the effect of CNT-Ag composite pad on the contact resistance of flip-chip joints, which were formed by flip-chip bonding of Cu/Au chip bumps to Cu substrate metallization using anisotropic conductive adhesive. Lower contact resistances were obtained for the flip-chip joints which contained the CNT-Ag composite pad than the joints without the CNT-Ag composite pad. While the flip-chip joints with the CNT-Ag composite pad exhibited average contact resistances of $164m{\Omega}$, $141m{\Omega}$, and $132m{\Omega}$ at bonding pressures of 25 MPa, 50 MPa, and 100 MPa, the flip-chip joints without the CNT-Ag composite pad had an average contact resistance of $200m{\Omega}$, $150m{\Omega}$, and $140m{\Omega}$ at each bonding pressure.

  • As a basic research to develop stretchable electronic packaging technology, CNT-Ag composite pads were formed on top of Cu/Sn chip bumps and flip-chip bonded using anisotropic conductive adhesive. Average contact resistances of the flip-chip joints were measured with respect to bonding pressure and presence of the CNT-Ag composite pads. When Cu/Sn chip bumps with CNT-Ag composite pads were flip-chip bonded to substrate Cu pads at 25MPa or 50 MPa, contact resistance was too high to measure. The specimen processed by flip-chip bonding the Cu/Sn chip bumps with CNT-Ag composite pads to the substrate Cu pads exhibited an average contact resistance of $213m{\Omega}$. On the other hand, the flip-chip specimens processed by bonding Cu/Sn chip bumps without CNT-Ag composite pads to substrate Cu pads at 25MPa, 50MPa, and 100MPa exhibited average contact resistances of $370m{\Omega}$, $372m{\Omega}$, and $112m{\Omega}$, respectively.

Facile Preparation of Ag2S-CNT Nanocomposites with Enhanced Photo-catalytic Activity

  • Here we report improved photo-catalytic effect of $Ag_2S$ under visible light using carbon nano-tubes (CNT) modified with $Ag_2S$ nanoparticles. The optical properties, structural properties and compositional analysis, as well as the photo-electrochemical properties of the prepared composites were investigated. It was found that the photocurrent density, and the photo-catalytic effect, was increased by modification of CNT in this way. Compared with the separate effects of $Ag_2S$ and CNT nanoparticles, the photocatalytic effect of CNT-modified-with-$Ag_2S$ composites, increased significantly due to a synergistic effect between the CNT and the $Ag_2S$ nanoparticles.

Characterization and Photonic Effect of Novel Ag-CNT/TiO2 Composites and their Bactericidal Activities

  • A novel composite (Ag-CNT/$TiO_2$) of silver treated carbon nanotubes (Ag-CNT) and $TiO_2$ was synthesized via wet chemistry followed by a heat treatment. The dispersion and structure of the silver in the synthesized composites determined by X-ray diffraction (XRD), energy dispersive X-ray (EDX) spectroscopy, scanning electron microscopy (SEM), and transmission electron microscopy(TEM). XRD patterns of the composites showed that the composites contained a mixing anatase and rutile phase. The EDX spectra showed the presence of C, O, Ti and Ag peaks. The $TiO_2$ particles were distributed uniformly in the CNT network, and silver particles were virtually fixed on the surface of the tube. The photocatalysis degraded behaviors of the Ag-CNT/$TiO_2$ composites of the methylene blue, which increased with an increase of the silver component. The Ag-CNT/$TiO_2$ composites have excellent antibacterial activities against Escherichia coli (E. Coli), Pseudomonas aeruginosa (P. Aeru) and Bacillus subtilis (B. Sub) under visible light.

Antibacterial Activity of CNT-Ag and GO-Ag Nanocomposites Against Gram-negative and Gram-positive Bacteria

  • Carbon nanocomposites composed of carbon nanostructures and metal nanoparticles have become one of useful materials for various applications. Here we present the preparation and antibacterial activity of CNT-Ag and GO-Ag nanocomposites. Their physical properties were characterized by TEM, XPS, and Raman measurements, revealing that size-similar and quasi-spherical Ag nanoparticles were anchored to the surface of the CNT and GO. The antibacterial activities of CNT-Ag and GO-Ag were investigated using the growth curve method and minimal inhibitory concentrations against Gram-negative and Gram-positive bacteria. The antibacterial activities of the carbon nanocomposites were slightly different against Gram-positive and Gram-negative bacteria. The proposed mechanism was discussed.

A Molecular Simulation on the Adhesion Control of Metal Thin Film-Carbon Nanotube Interface based on Thermal Wetting (Thermal wetting 현상이 탄소나노튜브-금속박막 계면의 응착력에 미치는 영향에 관한 분자 시뮬레이션 연구)

  • This study presents a molecular simulation of adhesion control between carbon nanotube (CNT) and Ag thin film deposited on silicon substrate. Rough and flat Ag thin film models were prepared to investigate the effect of surface roughness on adhesion force. Heat treatment was applied to the models to modify the adhesion characteristics of the Ag/CNT interface based on thermal wetting. Simulation results showed that the heat treatment altered the Ag thin film morphology by thermal wetting, causing an increase in contact area of Ag/CNT interface and the adhesion force for both the flat and rough models changed. Despite the increase in contact area, the adhesion force of flat Ag/CNT interface decreased after the heat treatment because of plastic deformation of the Ag thin film. The result suggests that internal stress of the CNT induced by the substrate deformation contributes in reduction of adhesion. Contrarily, heat treatment to the rough model increases adhesion force because of the expanded contact area. The contact area is speculated to be more influential to the adhesion force rather than the internal stress of the CNT on the rough Ag thin film, because the CNT on the rough model contains internal stress regardless of the heat treatment. Therefore, as demonstrated by simulation results, the heat treatment can prevent delamination or wear of CNT coating on a rough metallic substrate by thermal wetting phenomena.

The Reliability Evaluation about the Triode-Type CNT Emission Source (삼극형 CNT 전자원에 대한 신뢰성 평가)

  • The electron emission source of triode type has been fabricated using CNT paste. The nano Ag particle and photosensitive polymers were added to the CNT paste. The surface roughness of the CNT emitter was uniform by the back exposure method. The added nano Ag particle improves the adhesion and the electric conductance with small variation in the CNTs and between electrode. After the aging with heat-exhausting, the reliability of the triode CNT electron source was secured in the high voltage and current operation for 12 hours. At this time, the gate leakage current was about 10 % less than.

  • 탄소나노튜브(CNT)를 이용한 전도성 투명 박막은 기존의 산화인듐주석(ITO)보다 가공 공정이 매우 간단하고 제조비용이 저렴하여 다양한 제품에 적용시킬 수 있고, 다양한 기판에 형성시킬 수 있어 새로운 유형의 제품을 만들 수 있는 가능성이 있다. 본 연구에서는 CNT를 이용하여 만든 투명 박막의 전도특성을 높이기 위하여 기존의 CNT 박막에 금속 이온간의 산화-환원 반응을 이용하여 Tin(II) chloride와 silver nitrate로 Ag seed를 형성시켜 투명 전도막 효율 변화를 측정하였다.

Effect of Nano-Sized Silver Powders in CNT Paste on Field Emission Characteristics of Carbon Nanotube Cathode (탄소나노튜브 캐소드의 전계방출 특성에 미치는 CNT 페이스트용 나노입자 은분말의 영향)

  • Carbon nanotube (CNT) cathodes were fabricated using nano-sized silver (Ag) powders as a bonding material between the CNTs and cathode electrodes. The effects of the powder size on the sintering behavior, the current density and emission image for CNT cathodes were investigated. As the diameter of the Ag powders decreases to 10 nm, the sintering temperature of the CNT cathode was lowered primarily due to the higher specific surface area of the Ag powders. In this study, it was demonstrated that nano-sized Ag powders can be feasibly used as a bonding material for a screen-printed CNT cathode, yielding a high current density and a uniform emission image.

HNS Detection Properties of Printed Ag:CNT Film as Liquid Sensor (Ag:CNT 인쇄박막 액체 센서의 위험유해물질 검출 특성)

  • We fabricated a printed Ag:CNT film as a liquid sensor for the detection of HNS (hazardous and noxious substances) in seawater. The paste required for printing was prepared using Ag powder, MWCNTs (multi-walled carbon nanotubes), and an organic binder. The heat treatment process for binder removal was optimized. In order to confirm that the sensor was operational, the resistance change characteristics in brine (3.5%) and methanol (99.8%) were assessed at $20^{\circ}C$. EDL (electrical double layer) formation and redox reactivity were confirmed as the most important reactions affect each electrical property of sensor in brine and methanol. From these results, it was determined that printed Ag:CNT film can be applied as a sensor to detect HNS in seawater.
