ABL 범프를 이용한 마이크로 플립 칩 공정 연구 (Study of micro flip-chip process using ABL bumps)

  • 차세대 전자 소자 기술에서 전력전달은 소자의 전력을 낮추고 발열로 인한 문제 해결을 위해서 매우 중요한 기술로 대두되고 있다. 본 연구에서는 직사각형 ABL 전력 범프를 이용한, Cu-to-Cu 플립 칩 본딩 공정의 신뢰성 문제에 대해 살펴보았다. 다이 내 범프 높이 차이는 전기도금 후 CMP 공정을 진행했을 경우 약 $0.3{\sim}0.5{\mu}m$ 이었고, CMP 공정을 진행하지 않았을 경우는 약 $1.1{\sim}1.4{\mu}m$으로 나타났다. 또한 면적이 큰 ABL 전력 범프가 입출력 범프 보다 높이가 높게 나타났다. 다이 내 범프 높이 차이로 인해 플립 칩 본딩 공정 시 misalignment 문제가 발생하였고, 이는 본딩 quality 에도 영향을 미쳤다. Cu-to-Cu 플립 칩 공정을 위해선 다이 내 범프 높이 균일도와 Cu 범프의 평탄도 조절이 매우 중요한 요소라 하겠다.

침투경계조건과 CFD를 이용한 터빈 역형상 설계에 관한 연구 (A Study on the Inverse Shape Design of a Turbine Cascade Using the Permeable Boundary Condition and CFD)

  • In this paper, the inverse shape design is introduced using the permeable wall boundary condition. Inverse shape design defines the blade shape for the prescribed Mach numbers or pressure distribution on its surface. It calculates the normal mass flux from the difference between the calculated and prescribed pressure at the surface. A new geometry can be achieved after applying the quasi one-dimensional continuity equation from the leading edge to the trailing edge. For validation of this method, two test cases are studied. The first test case of inverse shape design illustrates the cosine bump with a strong shock. After seven geometry modifications, the shock-free bump geometry can be obtained. The second example concerns the redesign of a transonic turbine cascade. The initial isentropic Mach distribution has a peak on the upper surface. The target isentropic Mach number distribution was imposed smoothly. The peak of Mach distribution has disappeared at the final geometry. This proposed inverse design method has proven to be an efficient and robust tool in turbomachinery design fields.

  • Using the dynamic model and simulation program TDA developed in the previous paper, effects of design parameters of an agricultural tractor-trailer system on its vertical seat vibrations were investigated. The tractor-trailer system was excited by traversing over a half-sine bump. The excitation frequencies were determined by traveling velocity of the tractor and a half-sine bump selected appropriately. TDA predicted the autospectra of the vertical seat accelerations with different values of design parameters and compared them to analyze their effects. The design parameters included positions of engine, cab, and seat mountings as well as their dynamic properties. The results of this study suggested guidelines with which an improved structure of tractor may be developed in the early stage of design for a better ride quality.

광섬유 음향 센서용 맨드릴 설계 및 특성 연구 (Characteristics Investigation and Design of the Mandrel for Fiber Optic Acoustic Sensor)

  • 본 연구에서는 변압기 열화 진단에 사용되는 Sagnac형 간섭계의 핵심 기술인 광섬유 음향 센서의 설계를 위하여 세 가지 서로 다른 형태의 맨드릴형을 제안하였고 이의 진동 특성을 살펴봄으로서 보다 뛰어난 감도를 가진 센서를 구현하고자 하였다. 광섬유 음향 센서용 맨드릴을 외경 요철형, 중공 원통형, 내경 요철형등의 세 가지로 분류하고 이의 고유진동수와 고유 모드를 해석하였다. 2kHz 미만의 고유진동수는 제외하고 주로 2~20kHz 범위 내에 속한 고유진동수를 검출하여 고유모드를 나타내었다. 설계된 맨드릴의 기본 형상 치수는 외경 30 mm, 길이 50mm이다. 원통의 두께는 1 mm이며 요철의 크기는 $2mm{\times}2mm$이다. 유한요소해석 결과 외부 음압 주파수가 2~20 kHz 범위에서 11 kHz 인근의 주파수인 경우 외경 요철형과 중공 원통형의 맨드릴을 선택하면 높은 감도를 얻을 수 있다. 17 kHz 인근 주파수에서는 외경 요철형과 내경 요철형이 유리하며 20 kHz인근에서는 중공 원통형과 내경 요철형이 높은 감도를 얻을 수 있음을 알 수 있었다. 본 연구의 결과는 향후 변압기 내에 삽입되어 각종 열화 진단용 모니터링 센서로 활용되는 광섬유 음향 센서의 맨드릴 설계에 매우 효과적으로 이용할 수 있으며 본 연구에서 제시한 기법을 이용하여 MHz 단위의 초음파 감지에도 충분히 활용될 수 있으리라 기대된다.

  • The feasibility of a oil-free motor-driven two-stage centrifugal compressor supported by air bump bearings is investigated. This centrifugal compressor is driven by 75kW motor at an operating speed of 39,000RPM md a pressure ratio of the compressor is up to 4. The analysis is performed, based upon bearing equilibrium position, bearing stiffness, Campbell diagram, unbalance response and stability. It is demonstrated in this paper that air bump bearings can be adopted well to a oil-free motor-driven centrifugal compressor.

범프 타입 포일 스러스트 베어링의 정하중 구조 강성 및 손실 계수 차이에 관한 실험적 연구 (On the Bearing-to-Bearing Variability in Experimentally Identified Structural Stiffnesses and Loss Factors of Bump-Type Foil Thrust Bearings under Static Loads)

  • High-speed turbomachinery implements gas foil bearings (GFBs) due to their distinctive advantages, such as high efficiency, lesser part count, and lower weight. This paper provides the test results of the static structural stiffnesses and loss factors of bump-type foil thrust bearings with increasing preload and bearing deflection. The focus of the current work is to experimentally quantify variability in structural stiffnesses and loss factors among the four test thrust bearings with identical design values and material of the bump and top foil geometries using the same (open-source) fabrication method. A simple test setup, using a rigidly mounted non-rotating shaft and thrust disk, measures the bearing bump deflections with increasing static loads on the test bearing. The inner and outer diameters of the test bearings are 41 mm and 81 mm, respectively. The loss factor, best-representing energy dissipation in the test bearings, is estimated from the area inside the local hysteresis loop of the load versus the bearing deflection curve. The measurements show that structural stiffnesses and loss factors of the test bearings significantly rely on applied preloads and bearing deflections. Local structural stiffnesses of the test bearings increase with applied preloads but decrease with bearing deflections. Changes of loss factors are less sensitive to applied preloads and bearing deflections compared to those of structural stiffnesses. Up to 35% variability in static load structural stiffnesses is found between bearings, while up to 30% variability in loss factors is found between bearings.

  • 반도체 플립칩 패키지에서 구리기둥 범프 기술은 미세 피치 및 높은 I/O 밀도로 인해 기존의 솔더 범프 접합 기술을 대체하는 중이다. 그러나 구리기둥 범프는 리플로우 접합 공정 사용 시, 구리 범프의 높은 강성으로 인해 패키지에 높은 응력을 초래한다. 따라서 최근에 플립칩 공정에서 발생하는 패키지의 높은 응력 및 휨을 감소시키기 위해 열압착 공정 기술이 시도되고 있다. 본 연구에서는 플립칩 패키지의 열압착 공정과 리플로우 공정에서 발생하는 휨에 대해 수치해석을 이용하여 분석하였다. 패키지의 휨 최소화를 위한 본딩 공정 조건 최적화를 위해 본딩 툴 및 스테이지의 온도, 본딩 압력에 대한 휨 영향을 검토하였다. 또한 칩과 기판의 면적 및 두께가 패키지의 휨에 주는 영향을 분석하였다. 이를 통해, 향후 미세피치 접합부 형성 시 휨 및 응력을 최소화하기 위한 가이드라인을 제시하고자 하였다.

농업용 트랙터의 프론트 로더 충격 저감을 위한 유압 회로의 설계 개선 (Improved Design of Hydraulic Circuit of Front-end Loader for Bump Shock Reduction of an Agricultural Tractor)

  • A front-end loader (FEL) mounted on an agricultural tractor is one of the most commonly used implements to mechanize routine agricultural tasks. When the FEL is used with a loaded bucket, careful operation is required to maintain safety and avoid spillage when the tractor passes a bump because a change in the gravity center of the tractor due to varied loadings can affect the stability of the tractor. Use of a boom suspension system consisting of accumulators and orifice dampers can be instrumental in reducing pitching vibrations while increasing the handling performance of the FEL-mounted tractor. The objective of this research was to reduce bump shocks by adding an orifice and a flow control valve to the original hydraulic circuit composed solely of accumulators. A simulation study was performed using the SimulationX program to investigate the effects of an accumulator and an orifice-throttle damper on bump shocks. Results showed that the peak pressure on a boom cylinder and the vertical acceleration of a bucket were significantly affected by use of both an accumulator and an orifice damper. In a field test conducted with a 75-kW tractor, the peak pressure of the boom cylinder, and the root mean square (RMS) vertical acceleration of the bucket and seat were reduced by on average, 23.0, 42.2, and 44.9% respectively, as compared to those measured with the original accumulator system, showing that an improved design for the accumulator hydraulic circuit can reduce bump shocks. Further studies are needed to design a tractor suspension system that includes the effects of cabin suspension and tires as well as dynamic analysis.

MPV 프레임의 피로수명 예측 (Fatigue Life Prediction of a Multi-Purpose Vehicle Frame)

  • Recently, for the development of vehicle structures and components there is a tendency to increase using numerical simulation methods compared with practical tests for the estimation of the fatigue strength. In this study, an integrated powerful methodology is suggested for fatigue strength evaluation through development of the interface program to integrate dynamic analysis quasi-static stress analysis and fatigue analysis, which were so far used independently. To verify the presented evaluation method, a single and zigzag bump run test, 4-post road load simulation and driving durability test have been performed. The prediction results show a good agreement between analysis and test. This research indicates that the integrated life prediction methodology can be used as a reliable design tool in the pre-prototype and prototype development stage, to reduce the expense and time of design iteration.

체결단계를 고려한 승용차용 에어스프링 정특성 설계해석기법 개발 (Static FE Analysis of Air Springs for Passenger Cars Considering the Mounting Steps)

  • Air springs are designed to support loads using the volume elasticity in a cylindrical shaped air bag made of a composite material with a rubber matrix and two plies of reinforced fibers. Recently, applications of these springs have been expanded from railway vehicles to passenger cars. The current study presents a finite element analysis of a manufactured air spring for a passenger car. The analysis was conducted including the mounting steps of the air bag using a static loading condition. A method for controlling the internal pressure and displacements during the mounting step was developed. The characteristic load curve and the shape of the air bag were in good agreement with the experimental data with respect to the design height, the bump height and the rebound height. Results indicate that ply angles of fibers vary from 38 degrees to 56 degrees during static loading.
