Low Temperature Deposition of Microcrystalline Silicon Thin Films for Solar Cells (태양전지용 미세결정 실리콘 박막의 저온 증착)

  • This paper presents deposition and characterizations of microcrystalline silicon(${\mu}c$-Si:H) films prepared by hot wire chemical vapor deposition at substrate temperature below $300^{\circ}C$. The $SiH_4$ Concentration$[F(SiH_4)/F(SiH_4)+F(H_2)]$ is critical parameter for the formation of Si films with microcrystalline phase. At 6% of silane concentration, deposited intrinsic ${\mu}c$-Si:H films shows sufficiently low dark conductivity and high photo sensitivity for solar cell applications. P-type ${\mu}c$-S:H films deposited by Hot-Wire CVD also shows good electrical properties by varying the rate of $B_2H_6$ to $SiH_4$ gas. The solar cells with structure of Al/nip ${\mu}c$-Si:H/TCO/glass was fabricated with sing1e chamber Hot-Wire CVD. About 3% solar efficiency was obtained and applicability of HWCVD for thin film solar cells was proven in this research.

  • Flame Hydrolysis Deposition (FHD) 공정은 SiC1$_4$, GeCl$_4$, POC1$_3$, BCl$_3$ 등의 원료를 사용하여 Si wafer 및 유리기판 위에 silicate soot를 증착하는 방법이며, 증착된 soot는 고온에서 소결과정을 거쳐 B$_2$O$_3$-P$_2$O$_{5}$ -GeO$_2$-SiO$_2$(BPGS)계 유리막으로 형성된다. 유리막의 굴절률은 SiC1$_4$, GeCl$_4$, POC1$_3$, BCl$_3$ 등의 원료 유량을 조절하여 변화가능하며 이를 이용하여 광도파로를 제작할 수 있다 특히 광통신에 사용할 수 있는 광증폭기 등의 능동형 광소자 제작을 위해서는 FHD공정을 통해 형성된 soot에 Er$^{3+}$ 등의 희토류 원소를 첨가하여야 한다. Mechanical and metallurgical properties of diffusion bonded AA2024 Al and AZ31B Mg

  • In the present study, diffusion bonding was carried out between AZ31B magnesium and AA2024 aluminium in the temperature range of $405^{\circ}C$ to $475^{\circ}C$ for 15 min to 85 min and 5MPa to 20 MPa uniaxial loads was applied. Interface quality of the joints was assessed by microhardness and shear testing. Also, the bonding interfaces were analyzed by means of optical microscopy, scanning electron microscopy, energy dispersive spectrometer and XRD. The maximum bonding and shear strength was obtained at $440^{\circ}C$, 12 MPa and 70 min. The maximum hardness values were obtained from the area next to the interface in magnesium side of the joint. The hardness values were found to decrease with increasing distance from the interface in magnesium side while it remained constant in aluminium side. It was seen that the diffusion transition zone near the interface consists of various phases of $MgAl_2O_4$, $Mg_2SiO_4$ and $Al_2SiO_5$.

  • Laser flash technique was applied to measure thermal properties of FGM made by a CVD method. System stability and reproducibility of this measuring system were proved and calibrated with glassy carbon used as reference material. Specimens was prepared by cutting FGM diagonally. Measurements were performed for a wide range of temperatures up to 1500K. Relative heat capacity of the FGM specimen was scattered with in $\pm$13% at room temperature and at high temperature above 1200K, and $\pm$3% at medium temperature range. On the other hand, thermal diffusivity data showed excellent reproducibility and stability through the whole temperature range. In conclusion, the multi-target radiometer can be applied to measure the thermal properties of non homogeneous materials like FGM.

  • The principal problems in development of dielectric paste materials for PDP(plasma display panel)are PbO free paste and low melting temperature. We prepared PbO free paste from glasses in the system $ZnO-B_2O_3-Bi_2O_3-SiO_2$, DTA, and XRD were used to characterize $ZnO-B_2O_3-Bi_2O_3-SiO$ glasses. In this present study, PbO free paste had thermal expansion of $74\times10^{-7}/^{\circ}C$, DTA transformation point of $470^{\circ}C$, and firing condition of $540^{\circ}C$, 20min.

  • To improve the joining characteristics of metallic converter substrate for exhaust gas cleaning, high temperature brazing process has been studied. In this study, the effect of chemical composition of brazing filler metal on the oxidation behavior of brazed joints was investigated closely. Brazing was carried out at $1200^\circC$ in vacuum furnace using nickel-based filler metals : BNi-5 powder(Ni-Cr-Si base alloy) and MBF-50 foil(Ni-Cr-Si-B). The MBF-50 containing 1-1.5 wt%B showed relatively poor oxidation resistance of the brazed joints compared to BNi-5, because of the faster invasion of oxygen through the Kirkendal voids along the interface of mother alloy/filler metal.

A Study of Magnetic Properties in $Fe_{73.9}Cu_{1.0}Nb_{3.5}Si_{14.0}B_{7.6}$ by Magnetic Annelaing

  • The crystallographic and high frequency characteristics of $Fe_{73.9}Cu_{1.0}Nb_{3.5}Si_{14.0}B_{7.6}$ soft magnetic alloys were investigated under magnetic field annealing, The crystallization fraction of annealed samples with longitudinal magnetic fields is higher than that of samples without magnetic field. When the transverse magnetic field is applied, the crystallization fraction does not increases but decreases until $500^{circ}C$. It is found that for samples, the saturation induction are all same with 1.3 T. The coercive field of as-cast samples is 1.03 A/cm, but in annealed samples it decrease from 0.56 to 0.1A/cm with increasing annealing temperature from 400 to $550^{circ}C$. The squareness of annealed samples under transverse magnetic field has a small value than that of both without field and with longitudinal field annealing. It is noted that the magnetic field annealing with transverse direction to amorphous $Fe_{73.9}Cu_{1.0}Nb_{3.5}Si_{14.0}B_{7.6}$ profoundly influenced on the Mossbauer spectra in contrast to that with longitudinal direction and without magnetic field.

  • 저온소결기판용 Glass-ceramics를 제조하기 위해 LiO2-MgO-MgF2-SiO2계 조성에 서 B2O3첨가가 결정화 특성 및 물성에 미치는 영향을 고찰하였다. 145$0^{\circ}C$에서용융하여 제조 한 모유리의 핵형성 온도와 결정화 온도를 결정하기 위해 TMA와 DTA분석을 실시하였다. 결정화시킨 유리의 결정상과 미세구조를 관찰하기 위하여 XRD와 SEM관찰을 실시하였다. Water swelling을 통해 Glass-ceramics powder를 제조하였으며 제조한 powder의 평균입자 크기는 8.32$\mu$m였다.

  • Effects of B$_2$O$_3$ addition in the Li$_2$O-MgO-MgF$_2$-SiO$_2$g1ass system were investigated in order to make glass-ceramics for low temperature firing substrate. Base glass was made by melting at 145$0^{\circ}C$ . This glass was analyzed by THA and DTA to settle nucleation and crystallization temperature. After crystallization. crystal phase and microstructure were absorvated by XRD and SEM. Glass powders were made by water swelling method. Average particle size was 5.44${\mu}{\textrm}{m}$

Structure and Magnetic Properties of a Fe73.5Si13.5B9Nb3Cu1 Alloy Nanopowder Fabricated by a Chemical Etching Method and Milling Procedure

  • The magnetic and structural properties of FINEMET (the Hitachi product name of the Fe-Si-B-Nb-Cu alloy) nanopowder with a composition of $Fe_{73.5}Si_{13.5}B_9Nb_3Cu_1$ atomic percent were investigated after annealing, chemical etching, and mechanical milling. The primary and secondary crystallization temperatures were 523 and $550^{\circ}C$, respectively. The grain size of the particles was adjusted by annealing time. Optimally annealed particles exhibited a homogenous microstructure composed of nanometer-sized crystalline grains. The grain boundary of the annealed particles was etched preferentially by chemical etching. Chemically etched particles were broken at the grain boundary by high-energy ball milling. As a result, a nanometer-sized FINEMET powder with a uniform size of crystalline grains was fabricated.
