CeO2 연마입자의 합성온도와 수계안정성이 CMP 특성에 미치는 영향 (Effects of Synthetic Temperature and Suspension Stability of CeO2 Abrasive on CMP Characteristics)

  • 기계적 방법으로 합성된 CeO$_2$분말을 연마입자로 하여 STI용 CMP 슬러리를 제조하였다. 연마입자는 정전기적 방법과 입체적 방법으로 수계에서 안정화시킬 수 있었으며, 장기 안정성을 위해서는 입체적 방법에 의한 안정화가 유효하였다. 50$0^{\circ}C$$700^{\circ}C$에서 합성된 CeO$_2$를 이용하여 CMP 슬러리를 제조하고, SiO$_2$와 Si$_3$N$_4$가 블랭킷 형태로 증착된 웨이퍼를 연마한 결과 연마능률과 선택비는 연마입자의 합성조건과 분산 안정성, 슬러리의 pH 등에 의해 영향을 받았다.

마갈드레이트의 합성조건과 그 현탁액의 유동학적 특성 (Synthesis Conditions of Magaldrate and Rheological Characteristics of its Aqueous Suspensions)

  • Magaldrate. an antiacid was synthesized by reacting magnesium oxide, aluminum sulfate, and dried aluminum hydroxide gel. The optimum synthesis conditions based on the yield of t he product were established by applying Box-Wilson experimental design. It was found that the optimum synthesis conditions of Magaldrate were as follows: Reaction temperature; 61~$85{\circ}C$, concentration of two reactants. Mgo and $Al(OH)_3$: 16~19.8%, molar concentration ratio of two reactants, [MgO]/[$Al(OH)_3$]; 4.2~5.0, temperature of washing water; 36~$41^{\circ}C$ and drying temperature of the product: 76~$80^{\circ}C$. Magaldrate was synthesized under the optimum synthesis conditions and identified by analyzing the chemical composition, and by differential scanning calorimetry and X-ray diffraction method. The Magaldrate sample synthesis under these conditions was used to prepare 15.6% Magaldrate original suspension which was utilized to make 13% Magaldrate suspension dispered in various concentrations of eight types of suspending agents. The acid-neutralizing capacity of 13% Magaldrate suspension dispersed in 0.25% suspending agents was examined by Rosset-Rice method. The maximum pH was reached within 1 minute in all suspension tested, and duration maintained between pH 3~5 was decreased in the order of Na alginate Na silicate(meta) Veegum HV pectin agar>Na>CMC>xanthan gum>bentonite. It was found that the hysteresis loop area was increased with temperature in the case of Riopan Plus and the addition of agar, whereas the area was decreased with temperature in the case of the addition of Na alginate and xanthan gum. 13% Magaldrate suspension tends to sediment by the addition of bentonite.

이부프로펜의 가용화 (Solubilization of Ibuprofen in Aqueous Solution)

  • In order to formulate 2% ibuprofen solution, the effects of various solublizing agents, such as cosolvents (propylene glycol, polyethylene glycol, glycerin), a complexing agent $(CELDEX{\circledR}\;CH20)$, surfactants $(Poloxamers\;and\;Cremophor{\circledR}\;RH40)$ on the solubility of ibuprofen in aqueous solution were evaluated. Among them, Poloxamer 407 and $Cremophor{\circledR}$ RH40 showed the excellent capacity on the solubilization of ibuprofen. After 2% ibuprofen solution of choice were administered orally to rats, in reference to a 2% ibuprofen syrup in the market, the pharmacokinetic parameters were determined. The absorption rate of ibuprofen from the solution was higher than that from the suspension.

  • The electrolyte, $(HO)_2C_6H_2(SO_3Na)_2H_2O $(Tiron), disperses efficiently alumina powder in aqueous media and stable suspensions with 60 vol% solid loading can be prepared. The strong adsorption of this additive is mainly due to the ability of the molecule to form chelate rings with the particle surface but electrostatic interactions between the surface charge and the anionic dispersant strongly influence the amount of Tiron adsorbed. By using a cationic exchange route to substitute the counter ion which neutralizes the sulfonate groups, new molecules of dispersant have been prepared, either with mineral cations as $Li^+,\; Na+^,\; NH_4^\;+$, or with organic cations as counter ion but organic counter ions lead to less to less viscous suspensions than $Na^+$ in particular when the number of carbon atoms of the aliphatic chain increases from 1 to 3.

Competitive Adsorption of Dispersant and Binder on Alumina and Its Effect on the Electrokinetic Behavior in Aqueous Media

  • In wet powder processing of alumina, a number of organic molecules such as dispersant and binder are used to produce the flow behavior and properties requisite for shape forming. In this study, interparticle forces of alumina particles suspended in aqueous media were controlled by suspension pH, poly (methacrylic acid) (PMAA, used as dispersant) and poly (vinyl alcohol) (PVA, used as binder). The combined adsorption isotherms of the dispersant and binder additives on alumina were determined by total organic carbon analyzer, while the adsorption of dispersant was differentiated from binder in the mixed additive system by ultraviolet spectroscopy. The electrokinetic behavior of alumina suspensions were then correlated with the adsorption characteristics of dispersant and binder onto alumina particles. It was found that the isoelectric ($pH_{iep}$) of alumina shifted from pH 8.9${\pm}$0.1 to acidic pH as PMAA concentration increased, while PVA adsorption did not affect the $pH_{iep}$ but caused a decrease in the near surface potential.

Dispersion stability of ultra-fine $BaTiO_3$ suspensions in aqueous medium

  • The effect of pH and particle size on the dispersion stability of ultra-fine $BaTiO_3$ suspensions in aqueous medium have been investigated by means of zeta potential, sediment experiments, and powder properties (particle analysis, specific surface area) etc. Zeta potential as a function of pH for two particles of different size increases from -75 to +10 mV with decreasing pH from 8.5 to 1.4. The curve of zeta potential for small particle (150 nm) has slow slope than that of large particle (900nm), giving IEP (isoelectric point) value of pH=1.6 for small particle and pH=1.9 for large particle respectively, which means that it is more difficult to control zeta potential with pH fur small particle than large particle. The dispersion stability of $BaTiO_3$ particles in aqueous medium was found to be strongly related with the agglomeration of colloidal suspensions with time through the sedimentation behaviors of colloidal particles with time and pH value.

  • Fluorescent anionic oligo surfactants were synthesized by the condensing products of long chain alkylvinylether-maleic anhydride cooligomers and resorcinol including dye structures. Their various surface activities and dispersing action were studied on the aqueous solution. These oligo surfactants exhibited a remarkable surface tension lowering property, lower foaming and a large dispersing action for the particles of ${\alpha}-copper$ phthalocyanine blue. Further it was ascertained that the binding of oligo surfactant onto the pigment surface caused the deviation towards lower wavelengths at the maximum fluorescent intensity as compared with aqueous oligo surfactant solutions, These surface active properties of the oligo surfactants may be attributed to rigid and hydrophobic structure of dye groups, besides surface-active groups of alkylether groups and carboxylic group of the anionic oligo surfactants.

PHOTOCATALYTIC ACTIVITY OF ARTIFICIAL TITANIUM(IV) OXIDE-$TIO_2(B)$-AND TITANATES SUSPENDED IN AQUEOUS SOLUTION OF ALIPHATIC ALCOHOLS

  • Powders of artificial crystallites of titanium(IV) oxide, TiO$_2$(B), were synthesized by the calcination of tetratitanic acid (hydrate, $H_2Ti_4O_9H_2O$; TTA). The relating titanates, potassium octatitanate ($K_2Ti_8O_{17}$) and octatitanic acid($H_2Ti_8O_{17}$), were also prepared. These powders, loaded with small amount of Pt, were suspended in an aqueous solution of 2-propanol and irradiated under argon atmosphere at 298 K + 0.5 deg. All the photocatalysts tested in this study produced almost equimolar amount of acetone and molecular hydrogen (H$_2$). Among them TiO$_2$(B) and TYA showed the higher photocatalytic activity but rather lower than commercial titanium(IV) oxide (TiO$_2$) powders. The photocatalytic activity of TiO$_2$(B) for 2-propanol dehydrogenation in deaerated aqueous suspension increased with the elevating calcination temperature. Comparison of rate of H$_2$ formation from methanol and 2-propanol solutions by the TiO$_2$(B) photocatalyst suggested a possibility of selection of substrate with its molecular size by TiO$_2$(B)

  • This investigation was carried out on the study of Ferrite formation by aerial oxidation of Fe $(OH)_2$ suspension of aqueous solution containing heavy metal ions. In this study the optimum reactionary condition of the Ferrite formation in Batch reactor wa studied by aerial oxidation which are subjected to various reaction time and temperature, under the different kinds of R(2NaOH/$FeSO_4$) Values, pH, Air flow rate, and $Fe^2+/M^2+$ mole ratio. The optimum condition for the Ferrite formation in Batch reactor was such that residence Time was 90 min., Temperature $65{\circ}$C, pH 11.0, Air flow rate 2.0l/min and $Fe^{2+}/M^{2+}$ mole ratio 4.0, which was observed by X-Ray diffraction analysis. The relation R-value, pH and ORP affecting the formation of Ferrite is that the jump step in pH 11.0, when a amount of NaOH is added, is steady state to the formation of Ferrite. Effect of R-value of $FeSO_4$ and $FeCl_2$ on the formation of Ferrite in different from each other the optimum condition of the in different from each other the optimum condition of the $FeCl_2$ is R-value 0.7, pH 11.0 and the $FeSO_4$ R-value 1.2, pH 11.0.
