저온 Poly-Si TFT 소자의 Hysteresis 특성 개선 (Improvement of Hysteresis Characteristics of Low Temperature Poly-Si TFTs)

  • AMOLED 디스플레이는 LCD에 비해 넓은 시야각, 빠른 응답 속도, 박막화의 용이성 등의 많은 장점들을 갖고 있으나 불균일한 TFT의 전기적 특성과 전원선의 전압 강하에 의한 휘도 불균일, 잔상 현상 및 수명 등과 같은 많은 문제점들이 있다. 이 중에서 본 논문에서는 구동 TFT 소자의 hysteresis 현상에 의해 발생하는 가역적 잔상 현상을 개선하고자 한다. TFT의 hysteresis 특성을 개선하기 위해 게이트 산화막 증착 전에 표면 처리 조건을 변경하였다. 게이트 산화막 증착 전에 실시한 자외선 및 수소 플라즈마 표면 처리는 게이트 산화막과 다결정 실리콘 박막 사이의 계면 trap 밀도를 $3.11{\times}10^{11}cm^{-2}$로 감소시켰고, hysteresis 레벨을 0.23 V로 줄였으며 출력 전류 변화율을 3.65 %로 감소시켰다. 자외선 및 수소 플라즈마 처리를 행함으로써 AMOLED 디스플레이의 가역적 잔상을 많이 개선할 수 있을 것으로 기대된다.

  • Rapid progress has been achieved towards commercially viable full color polymer OLED devices. New full color polymer OLED displays which incorporate a novel hole injecting-transporting layer show high efficiency, low operating voltage and long lifetimes. The performance of a 14.1" WXGA a-Si based solution processed AMOLED full color display is described.

  • The flexible 2-inch AMOLED with $176{\times}144$ pixels has been demonstrated using top emission OLED driven by organic thin film transistors (OTFTs). For the development of AMOLED display on plastic substrate, we have developed several integration and unit process technologies. Through the optimization of the process based on plastic substrate, OTFT backplane with 2 transistors and 1 capacitor in a pixel has been fabricated and integrated with top emission OLED. The active addressing by OTFT driving circuit has been achieved and green light with 15 $cd/m^2$ at 15V has been observed.

Effective Characterization Methods of Polycrystalline Silicon Films Fabricated by Ni Induced Crystallization

  • Effective methods for monitoring the quality of polycrystalline silicon (poly-Si) films are discussed. Raman spectroscopy is typically used to determine crystallinity of poly-Si, but this method has limitations for data gathering on large substrates for mass production of poly-Si TFT backplanes. Spectroscopic ellipsometry is proposed as an alternative for fast and simple estimation of poly-Si quality on large substrates. By using both ellipsometry and Raman spectroscopy, it is possible to determine whether the quality and uniformity of the poly-Si films meet the criteria required for mass production of TFT backplanes for AMOLED panels.

  • Samsung SDI has developed a full color 5.0" WVGA AMOLED display with top emission and a super fine pitch of 0.1365mm(l86ppi), the world's highest resolution OLED display ever reported to date. Scan driver circuits and demux circuit were integrated into the display panel, using low temperature poly-Si TFT CMOS technology, and data driver circuit were mounted using COG chips. Peak luminescence was greater than 300cd/ $m^2$ with power consumption of 500mW with 30% of the pixels on illuminated.

  • Laser-Induced Thermal Imaging (LITI) is a laser addressed patterning process and has unique advantages such as high-resolution patterning with over all position accuracy of the imaged stripes of within 2.5 micrometer and scalability to large-size mother glass. This accuracy is accomplished by real-time error correction and a high-resolution stage control system that includes laser interferometers. Here the new concept of hybrid system that complement the merits of small molecule and polymer to be used as an OLED; our system can realize easy processing of light emitting polymers and high luminance efficiency of small molecules. LITI process enables the stripes to be patlerned with excellent thickness uniformity and multi-stacking of various functional layers without having to use any type of fine metal shadow mask. In this study, we report a full-color hybrid OLED using the multi-layered structure consisting of small molecules and polymers.

  • The OTFT technologies have been mature almost up to the level of commercialization. In this paper we report the OTFT's applications to the backplane for active matrix electrophoretic, active matrix OLED and to integrated circuits. In addition we also introduce the recently developed technologies for reduction of OTFT's operating voltage.

Dry Etching Behaviors of ZnO and $Al_2O_3$ Films in the Fabrication of Transparent Oxide TFT for AMOLED Display Application

  • We provide a newly developed dry etching process for the fabrication of ZnO-based oxide TFTs. The etching characteristics of ZnO (active layer) and $Al_2O_3$ (gate insulator) thin films were systematically investigated when the etching gas mixtures and their mixing ratios were varied in the heliconplasma etching system.

  • We have investigated the degradation mechanism of hydrogenated amorphous silicon (a- Si:H) thin film transistors (TFTs) The threshold voltage of driving a-Si:H TFT is shifted severely by electrical bias due to a charge trapping and defect state creation. And the short channel TFTs exhibit less threshold voltage degradation than long channel TFTs. We propose the pixel circuits employing negative bias annealing scheme in order to suppression of threshold voltage shift of a-Si:H TFT.

  • Announcements by many companies have shown that market interest and technical potential exist for AMOLEDs. DuPont Displays is developing solution processing technology designed to address the high cost of manufacturing AMOLEDs via vapor deposition methods. By printing OLED displays, we can reduce costs and can subsequently scale OLED manufacturing to a competitive motherglass size.
