6H - SiC single crystal growth by sublimation process (승화법에 의한 SiC 단결정 육성)

  • Abstract 6 H - SiC single crystal was grown by sublimation growth system which was self - designed and manufactured. In order that the SiC source might be decomposited and sublimed and deposited on the 6H - seed substrate grown by Acheson method, the temperature gradient, the growth parameters of growth temperature and pressure were operately adjusted. So we could get the optimum temperature gradient inside of the crucible. The graphite crucible with SiC powder and thermal shield componants were purified at the elevated temperature by means of Ar purging process and the source baking, then it distributed to reduce the amount of the impurities come from those parts. It was recognized that the optimum growth temperature of the crucible was$2300~2400^{\circ}C$ at the Ar atmospheric pressure of 200~400 torr, and at that moment the growth rate was 500~1000 $\mu\textrm{m}$. And then, the as- grown crystal was cut with the wafer form, the evaluation about the crystal was carried out by XRD, the optical microscopic observation and FT IR spectrum measurement.

Deposition of Plasma Polymerized Films on Silicon Substrates Using Plasma Assisted CVD Method For Low Dielectric Application

  • Plasma polymerized thin films have been deposited on Si(lOO) substrates at $25-400^{\circ}C$ using thiophene ($C_4H_4S$) precursor by plasma assisted chemical vapor deposition (PACVD) method for low-dielectric device application. In order to compare physical properties of the as-grown thin films, the effects of the plasma power, gas flow ratio and deposition temperature on the dielectric constant and thermal stability were mainly studied. XRD and TED studies revealed that the as-grown thin films have highly oriented amorphous polymer structure. XPS data showed that the polymerized thin films that grown under different RF power and deposition temperature as well as different gas ratio of $Ar:H_2$ have different stoichiometric ratio of C and S compared with that of monomer, indicating a formation of mixture polymers. Moreover, we also realized that oxygen free and thermally stable polymer thin films could be grown at even $400^{\circ}C$. The results of SEM, AFM and TEM showed that the polymer films with smooth surface and sharp interface could be grown under various deposition conditions. From the electrical property measurements such as I-V and C-V characteristics, the minimum dielectric constant and the best leakage current were obtained to be about 3.22 and $10-11{\;}A/\textrm{cm}^2$, respectively.

Changes in Microorganisms, Enzymes and Texture of Dongchimi by High Hydrostatic Pressure Treatment (초고압처리에 의한 동치미의 미생물, 효소 및 조직감의 변화)

  • Effects of high hydrostatic pressure on microorganisms, pectin enzymes and texture of dongchimi (pickled radish roots) were investigated. Dongchimi was pressurized at $200{\sim}686\;MPa$ for 5 min when its pH reached to 4.0. Total aerobes, initial concentration of $4.05{\times}10^8\;CFU/mL$, were completely inactivated by high hydrostatic pressure at 600 MPa. Lactic acid bacteria, yeasts and molds, initial concentration of $3.25{\times}10^8\;CFU/mL\;and\;3.55{\times}10^4\;CFU/mL$, respectively, were completely inactivated by high hydrostatic pressure at 400 MPa. Leuconostoc mesenteroides appeared to be the most barotolerant lactic acid bacteria because it was the sole bacteria survived at 380 MPa. Pectinesterase (PE) and polygalacturonase (PG) activities increased after high hydrostatic pressure treatment. Residual PE activity was 193 after pressurization at 500 MPa, and residual PG activity was 191 after pressurization at 686 MPa when the initial enzyme activity of control was set to 100. The hardness of pressurized dongchimi was higher than control.

  • A research study was undertaken to quantify fascioliasis in both live and slaughtered zebu cattle at Savar, Bangladesh. Eggs of Fasciola gigantica per gram of feces (EPG) was determined in a total of 213 fasciola infested live cattle. The EPG per animal ranged from 100 to 400 (mean $138.03{\pm}4.27SE$). Counting of F. gigantica was made in a total of 63 fasciola infested livers of slaughtered cattle. Number of immature flukes per liver ranged from 0 to 37 (mean $8.74{\pm}0.85SE$) and mature flukes ranged from 2 to 121 (mean $20.54{\pm}2.23SE$). Total load of flukes recovered per liver varied from 4 to 132 (mean $29.28{\pm}2.42SE$). Significantly higher EPG (p < 0.05) and higher load of flukes in the livers (p < 0.01) were observed from September to December (post monsoon and winter). The EPG and fluke counts were found significantly higher (p < 0.01) in animals after one year of age and these were also higher in female animals (p < 0.05) than the males.

Physical Properties of Rice Husk (왕겨의 물리적 성질)

  • Kinetic friction coefficient, bulk density, dynamic and static angle of repose, and terminal velocity of rice husk at the moisture range 7 to $23\%$ w.b. were determined. It could lead to better design and operation of the processing machinery and handling facilities. Friction coefficient was determined from the horizontal traction force measured by pulling the container holding a mass of rice husk on various plate materials. Dynamic angle of repose was calculated from the photos of bulk samples piled by gravity flow on a circular platform. Static angle of repose was determined by measuring the side angle of the bulk material which was left in a cylindrical container after natural discharge of the bulk sample through a circular hole in the bottom plate. Kinetic friction coefficients of rice husk were in the range of $0.254\~0.410,\;0.205\~0.520,\;0.229\~0.400,\;and 0.133\~0.420$ on PVC, mild steel, galvanized steel, and stainless steel, respectively. Bulk density, dynamic and static angle of repose, and terminal velocity were in the range of $91.7\~98.3$ $kg/m^3$, $40.2\~47.6^{\circ},\;52.8\~83.7^{\circ},$ and $1.36\~1.73$ m/s, respectively. These physical properties of rice husk increased linearly as the moisture content increased.

  • Most tissue engineering strategies for creating functional replacement tissues or organs rely on the application of temporary three-dimensional scaffolds to guide the proliferation and spread of seeded cells in vitro and in vivo. Scaffolds should be satisfied following requirements; macrostructure to promote cell proliferation, pore interconnectivity, pore size ranging from 200 to $400{\mu}m$, surface chemistry and mechanical properties. Rapid prototyping techniques have often been used as an useful process that fabricates scaffolds with complex structures. In this study, a new process to fabricate a three-dimensional scaffolds using bio-compatible polymer has been developed. It employs a highly accurate three-dimensional positioning system with pressure-controlled syringe to deposit biopolymer structures. The pressure-activated microsyringe is equipped with fine-bore nozzles of various inner-diameters. In order to examine relationships between line width and process parameters such as nozzle height, applied pressure, and speed of needle, experiments were carried out. Based on the experimental results, three-dimensional scaffold was fabricated using the apparatus. It shows the validity of the proposed process.

Effect of Water Extract from Artemisiae Argi Folium on Mouse Macrophage Stimulated by LPS (Lipopolysaccharide로 활성화된 마우스 대식세포에서 애엽(艾葉) 물추출물의 면역활성 연구)

  • Objectives : The purpose of this study is to investigate the effect of Water Extract from Artemisiae Argi Folium (WAAF) on mouse macrophage Raw 264.7 cells stimulated by lipopolysaccharide (LPS). Methods : Cell viabilities were measured by MTT assay. And the intracellular productions of hydrogen peroxide (H2O2) were measured by dihydrorhodamine 123 assay. TNF-$\alpha$ and IL-6 production from Raw 264.7 were measured by ELISA method. Results : The results of the experiment are as follows. 1. WAAF significantly increased the cell viability compared to the control group (treated with LPS only) at the concentrations of 10, 50, 100, 200, 400 ug/mL. 2. WAAF significantly increased the intracellular production of H2O2 compared to the control group at the concentrations of 50, 100, 200 ug/mL. 3. WAAF significantly decreased the production of TNF-$\alpha$ compared to the control group at the concentrations of 100, 200 ug/mL. 4. WAAF significantly decreased the production of IL-6 compared to the control group at the concentrations of 50, 100, 200 ug/mL. Conclusions : WAAF could be supposed to have the immune-modulating activity related with the macrophage's immunoactivity.

Silicon 기판과 SiON 박막 사이의 계면 결함 감소를 위한 $NH_3$ Plasma Treatment 방법에 관한 연구

  • 이종접합 태양전지 제작을 위해 기판의 buffer layer로 사용되는 기존의 a-Si 박막을 SiON 박막으로 대체하려는 연구가 진행 중이다. 기존의 a-Si 박막은 대면적에서 균일도를 담보하기 어렵고, 열적 안정성에 취약한 문제점이 있다. 이에 반해 SiON 박막은 일종의 화학 반응인 oxidation 방법으로 형성이 되기 때문에 막의 균일도를 담보 할 수 있고, $400^{\circ}C$이상의 온도에서 형성되기 때문에 열적 안정성이 우수한 장점이 있다. 이러한 장점에도 불구하고 기판위에 직접 형성이 되기 때문에 기판과 SiON 계면 사이의 pssivation이 무엇보다 중요하다. 본 연구에서는 비정질 실리콘 이종접합 태양전지에 적용키 위한 SiON 박막을 형성하고, 기판과 SiON 계면에서의 passivation 향상을 위한 계면 결함 감소에 대한 연구를 진행하였다. 실험을 위한 SiON 박막은 공정온도 $450^{\circ}C$, 공정압력 100 mTorr, 증착파워 120 mW/cm2에서 5분간 증착하였으며, 이때 50 sccm의 N2O 가스를 주입하였다. 증착된 박막은 2~4 nm의 두께로 증착이 되었으며, 1.46의 광학적 굴절률을 가지는 것으로 분석되었다. 계면의 결함을 줄이기 위해 PECVD를 이용한 NH3 plasma treatment를 실시하였다. 공정온도 $400^{\circ}C$, 공정압력 150mTorr~450 mTorr, 플라즈마 파워 60mW/cm2에서 30분간 진행하였으며, 50 sccm의 N2O 가스를 주입하였다. 계면의 결함이 줄었는지 확인하기 위해 C-V 측정을 위한 시료를 제작하여 분석을 하였다. 실험 결과 VFB가 NH3 plasma treatment 이후 positive 방향으로 shift 됨을 알 수 있었다. Dit 분석을 통해 공정 압력 450 mTorr에서 $4.66{\times}108$[cm2/eV]로 가장 낮은 계면 결함 밀도를 확인 할 수 있었다. 결과적으로 NH3 plasma 처리를 통해 positive charge를 갖는 N-content가 형성되었음을 예측해 볼 수 있으며, N-content가 증가하면, 조밀한 Si-N 결합을 형성하면서, boron 및 phosphorus diffusion을 막는데 효과적이다. 또한, plasma treatment 과정에서 H-content에 의한 passivation 효과를 기대할 수 있다.

Serum methotrexate level is inversely related to the outcome of osteosarcoma patients (혈중 methotrexate 농도와 골육종 환자들의 치료결과의 연관성)

  • Purpose : To evaluate the correlation between serum methotrexate (MTX) peak levels and clinical outcome of osteosarcoma, as well as to determine the correlation of these levels with the histologic response and event-free survival (EFS). Methods : To maintain the homogeneity of the study population, we selected 52 patients with localized extremity osteosarcoma who had received two cycles of neoadjuvant chemotherapy consisting of high-dose (HD) MTX ($12g/m^2$), cisplatin ($100mg/m^2$), and doxorubicin ($60mg/m^2$). Results : Totally, 204 courses of HD MTX were administered. The serial MTX levels ($mean{\pm}SE$) at 4 h (peak), 24 h, 48 h, and 72 h were $1292.14{\pm}12.83{\mu}m$, $9.29{\pm}3.89{\mu}m$, $1.73{\pm}1.37{\mu}m$, and $0.58{\pm}0.44{\mu}m$, respectively. The peak MTX serum level was $1292.14{\pm}12.83{\mu}m$. Neither the continuous average MTX peak level nor the dichotomized MTX peak level was related to the histologic response. However, the patients with a high 24-h MTX level ($3.4{\mu}m$) had a poor histologic response (P=0.044). An inverse relationship was observed between MTX levels and survival: the EFS was better in the patients with a mean MTX peak level of less than $1,400{\mu}m$ (P=0.002) and mean 24-h MTX level of less than $3.4{\mu}m$ (P=0.011). Conclusion : The inverse correlation between the MTX level and the outcome is an unexpected finding. Further study on the pharmacokinetics of MTX is required to substantiate our findings and elucidate the mechanism involved.

Asexual Stage and Fruit Formation of Cordyceps staphylinidaecola (유충노랑곰보동충하초(Cordyceps staphylindaecola)의 불완전세대와 자실체 형성)

  • One hundred fifty one specimens of Beauveria spp. from 19 different locations were collected from September 1 to August 31, 2002. Most of the isolates were identified as Beauveria. bassiana. Cordyceps staphylinidaecola collected from Mt. Obong in Chunchon City covered the host with mycelia which were produced 1 to 4 stromata along with asexual spores. The size of bright yellow ununiform stromata were about 45 mm and the head about $17mm{\times}4mm$. Perithecia completely immersed were $530{\sim}550{\times}290{\sim}300{\mu}m$ in size and mainly scattered on the head. Ascospore produced in asci in the size of $400{\sim}450{\times}4{\sim}5{\mu}m$ developed thread-like secondary spores, which were directly separated into secondary conidial spores. Conidia produced at apical portion of synnemata were $2.6{\sim}3.4{\times}1.2{\sim}1.9{\mu}m$ in size. High density of mycelium was observed at $25^{\circ}C$ ranged from pH 6.5 to 8.5 after 11 days of inoculation. It took 15 to 18 days after inoculation to fully grow on the medium mixed brown rice with pupa. Mycelium developed stromata on the medium 30 days after completion of mycelial growth, where perithecia were produced in 40 days.
