Analyses of Fracture Parameters and Prediction of Crack Propagation Path on Delamination in the LSI Package (반도체 패키지의 층간박리 파괴역학인자 해석 및 균열진전경로 예측)

  • This paper presents a method of calculating the stress intensity factor (K) and crack propagation direction (${\theta}_0$) at the crack-tip that is associated with delamination in the large scale integration(LSI) package. To establish a reasonable strength evaluation method and life prediction, it is necessary to assess fracture parameters under various fracture conditions. Therefore, we conducted quantitative stress singularity analysis considering thermal stress simulating the changes of crack length (a), (h) and (v) in delamination using the 2-dimensional elastic boundary element method (BEM), and from these results predicted crack propagation direction and path.

  • Prediction of damage caused by low-velocity impact in laminated composite plate is an important problem faced by designers using composites. Not only the inplane stresses but also the interlaminar normal and shear stresses playa role in estimating the damage caused. But it is well known that the conventional approach based on the homogenization has the limit in description of damage. The work reported here is an effort in getting better predictions of dynamic behavior and damage in composite plate using DNS approach. In the DNS model, we discretize the composite plates through separate modeling of fiber and matrix for the local microscopic analysis. In the view of microscopic mechanics with DNS model, interlaminar stress behaviors in the inside of composite materials are investigated and compared with the results of the homogenized model which has been used in the conventional approach to impact analysis. Also the multiscale model based on DNS concept is developed in order to enhance the effectiveness of impact analysis, and we present the results of multiscale analysis considering micro and macro structures simultaneously.

  • In this paper, the dynamic response of a multi-story steel moment resisting frame equipped with viscoelastic dampers or lead rubber bearing type isolators subjected to seismic loads is investigated analytically. The objective of this study is to find the best location of viscoelastic dampers by the maximum stress method and maximum story drifts method from structure analysis. Also, a secondary objective of the study is to compare the member force, combined stress, and natural period of the structure retrofitted with viscoelastic dampers or lead rubber bearing type isolators to find effective vibration control method.

  • This method surely needs a hole that causes local strength and stiffness deterioration of the structure because of stress intensity. In this work, three dimensional stress analysis of pin-loaded joint for quasi-isotropic composite laminates was performed using commercial finite element software. Stress distribution was calculated near the edge of the pin-leaded hole and effects of the stacking sequence on the delamination were investigated. Also, the delamination strength of the composite laminates was predicted using the Ye-delamination failure criterion and compared with the experimental results. finally, newly modified failure criterion has been suggested owing to the consideration of effects of interlaminar normal stress on the delamination strength.

  • Through-the-thickness properties of thick-walled cylindrical composites are required to determine structural performances because interlaminar tensile stress is primarily responsible for structural failure of the composites during their curing process. It is necessary for evaluating the tensile properties to find individual test methods to find appropriate methods because there are no recognised international standards(test methods and test specifications) available for generating reliable tensile properties in the direction. This paper has performed an experimental Study to measure that properties of carbon fabric/phenolic composites are produced by domestic company. Several test methods using an aluminum specimen were compared and evaluated. The best method, found out, was adopted to measure transverse through-the-thickness properties of composite materials. The results show that strain trends on four faces of composite specimen are the same.

  • Applications of bonded dissimilar materials such as large scale integration (LSI) packages, ceramics/metal and resin/metal bonded joints, are very increasing in various industry fields. It is very important to analyze the thermal stress and stress singularity at interface edge in LSI. In order to investigate stress singularities on the bonded interface edges and delamination of die pad and resin in the IC package. In this paper, stress singularity factors(${\Gamma}_i$) and stress intensity factors($K_i$) considering thermal stress in the IC package were analyzed by using the 2-dimensional elastic boundary element method(BEM).

  • In the thin strip coiling process, it is necessary to use a sleeve with a mandrel to prevent excessive deformation of the strip. The stress distribution in the sleeve and strip is an important factor to determine the size of the sleeve. However, an experimental approach is almost impossible because of the accumulation of high pressure. A finite element (FE) model of the strip coiling process was developed in this study. Then, the radial and hoop stresses on the sleeve and strip were investigated using FE analyses. The theoretical values and analysis results under idealized conditions were compared to verify the FE model. The effect of the strip thickness on the stress distribution was also investigated. The radial stress increased by 6.3 times for a 1-mm-thick strip at the coil starting point. The radial stress at the sleeve increased by 14.8 % with a stacked thickness of 90 mm because of the reaction force applied by the mandrel.

  • Within the framework of anisotropic thermoelasticity, the problem of an interlaminar crack in a laminated fiber-reinforced composite subjected to a uniform heat flow is investigated. Under a state of generalized plane deformation, dissimilar anisotropic half-spaces with different fiber orientations are considered to be bound together by a matrix interlayer containing the crack. The interlayer models the matrix-rich interlaminar region of the fibrous composite laminate. Based on the flexibility/stiffness matrix approach, formulation of the current crack problem results in having to solve two sets of singular integral equations for temperature and thermal stress analyses. Numerical results are obtained, illustrating the parametric effects of laminate stacking sequence, relative crack size, crack location, crack surface partial insulation, and fiber volume fraction on the values of mixed mode thermal stress intensity factors.

  • It is considered that the application of advanced composite materials to the prostheses for the disables is important to improve their bio-mechanical performance. Particularly, energy storing foot prosthesis is mostly important to restore gait ability of the disables with low-extremity amputation since it could provide propulsion at terminal stance enhancing the disables ability to walk long distance even run and jump. Therefore, the energy storing spring of Prosthetic foot keel under cyclic bending moment use mainly of high strength glass fiber reinforced plastic. The main objective of this study was to evaluate the stacking sequence effect using the delamination growth rate(dA$_{D}$/dN) of energy storing spring in glass fiber reinforced plastic under cyclic bending moment. The test results indicated that the shape of delamination zone depends on stacking sequence in GFRP laminates. Delamination area(A$_{D}$) turns out that variable types with the contour increased non-linearly toward the damage zones.nes.
