A study on Synthesis and Radiation Detector Fabrication of Thin Films by MW Plasma CVD (MWPECVD에 의한 박막의 합성과 방사선 검출 특성에 관한 연구)

  • Synthesis diamond films have been deposited on the molybdenum substrates using an microwave plasma enhanced chemical vapor deposition method. The effects of deposition time, surface morphology, infrared transmittance and Raman scattering have been studied. Diamond deposited on molybdenum substrate for 100 hours by MW plasma CVD from $CH_4-H_2-O_2$ gas mixture had good crystallity with $100[{\mu}m]$ thickness needed for radiation detector. Diamond radiation detector of M-I-M type was made and the current of radiation detector was increased by increasing X-ray dose.

  • ZnO은 hexagonal wurtzite 구조를 갖는 직접 천이형 화합물 반도체로서, 상온에서 3.37 eV 정도의 wide band gap energy를 가지고 있으며, 60 meV의 큰 엑시톤 결합 에너지(exciton binding energy)를 갖는다. 또한 동종 기판이 존재하고 열, 화학적으로 안정한 상태이며 습식 식각이 가능한 장점으로 인해 각광받고 있다. 또한, ZnO 박막은 우수한 전기 전도성을 나타내며 광학적 투명도가 우수하기 때문에 투명전극으로 많이 이용되어 왔고, 태양 전지(solar cell), 가스 센서, 압전소자 등 많은 분야에서 사용되고 있다. 이와 같은 ZnO박막을 안정적인 쇼트키 다이오드 특성을 얻기 위해서는 쇼트키 배리어 장벽의 형성이 필수적이다. Mg을 ZnO에 첨가하여 MgZnO 박막을 형성할 경우, 금속의 일함수와 MgZnO의 전자친화력 차이가 증가하여 더 큰 쇼트키 장벽 형성이 가능하며, 금속의 일함수가 큰 물질을 사용해야 한다. 또한, 박막의 결함이 적은 박막을 형성해야 하는 에피탁셜 박막이 필요하다. SiC는 높은 포화 전자 드리프트 속도(${\sim}2.7{\times}107$ cm/s), 높은 절연 파괴전압(~3 MV/cm)과 높은 열전도율(~5.0W/cm) 특징을 가지고 있으며, MgZnO/Al2O3의 격자 불일치는 ~19%인 반면에 MgZnO/SiC의 격자 불일치는 ~6%를 가진다. 금속의 일함수가 큰 Ag 금속은 열처리가 될 경우 AgOx가 될 경우 더욱 안정적인 쇼트키 장벽을 형성될 수 있을 것으로 판단된다. 본 연구에서는 쇼트키 접합을 형성하기 위해 금속의 일함수가 큰 Ag 금속을 사용하였으며, Al2O3 기판과 6H-SiC 기판위에 MgZnO(30 at.%) 박막을 증착하였다. 증착 후에 Ag를 증착 한 뒤 급속 열처리를 하였다. 열처리된 MgZnO의 경우 열처리 하지않은 소자보다 약 $10^5$ 이상의 우수한 on/off 특성을 보였다.

A experimental Study on Insulation Breaking Fire Case of Starter Motor B Terminal (스타트모터 B단자 절연파괴 화재사례에 대한 실험적 연구)

  • In this paper, we introduce a case of a fire accident during parking of a large truck that is repeatedly occurring. The shape and location of the combustion and electrical singularity commonly found in other vehicle fire accidents could limit the starter motor as the ignition section. In addition, it was possible to confirm the electrical melting singularity that could act as a cause of ignition between the start motor B terminal and the start motor enclosure. By combining the above investigations and investigations, it was possible to estimate the electric fire expressed from insulation breaking of the starter motor B terminal, and by using the renewable starter motor comparison product mounted on the fire vehicle, an experiment was performed to reproduce the ignition process from the starter motor under specific conditions. So. It is hoped that this will raise awareness about vehicle fires, which can lead to large fires or casualties, share the risks of using starter motors for regeneration, and help in the rapid and accurate investigation of similar vehicle fires in the future.

Design and fabrication of Ka-band high power and high efficiency waveguide spatial combiner (Ka 대역 고출력 고효율 도파관 공간 결합기 설계 및 제작)

  • This report proposes a waveguide spatial combiner with high power low loss. The proposed spatial combiner implements high power by combining from the center of each port through a waveguide. In particular, we implement low loss using TE01 mode, which has the lowest transmission track loss among modes of circular waveguide, and miniaturization is achieved by applying a new mode conversion method. IIn addition, it was confirmed that it was suitable for high output by calculating the insulation breakdown voltage of the new mode conversion structure through E-field analysis. The final 8-way waveguide spatial combiner was designed and manufactured, and the insertion loss was less than 0.4dB and the combining efficiency was 97% or more, confirming that the electrical performance was very good compared to the planar combining method.

Improvement of Energy Storage Characteristics of (Ba0.7Ca0.3)TiO3 Thick Films by the Increase of Electric Breakdown Strength from Nano-Sized Grains (절연파괴특성 향상을 위한 나노미세구조 (Ba0.7Ca0.3)TiO3 후막 제조 및 에너지 저장 특성 평가)

  • Lead free $(Ba_{0.7}Ca_{0.3})TiO_3$ thick films with nano-sized grains are prepared using an aerosol deposition (AD) method at room temperature. The crystallinity of the AD thick films is enhanced by a post annealing process. Contrary to the sharp phase transition of bulk ceramics that has been reported, AD films show broad phase transition behaviors due to the nano-sized grains. The polarization-electric hysteresis loop of annealed AD film shows ferroelectric behaviors. With an increase in annealing temperature, the saturation polarization increases because of an increase in crystallinity. However, the remnant polarization and cohesive field are not affected by the annealing temperature. BCT AD thick films annealed at $700^{\circ}C/2h$ have an energy density of $1.84J/cm^3$ and a charge-discharge efficiency of 69.9 %, which is much higher than those of bulk ceramic with the same composition. The higher energy storage properties are likely due to the increase in the breakdown field from a large number of grain boundaries of nano-sized grains.

  • In this paper, this is a study on the correction of protection relays to monitor temporary power facilities for storage tanks especially transformers to block and protect faults such as insulation breakdown. When an abnormality such as a short circuit or a ground fault occurs in the power system, it is important to detect this quickly cut off the device and equipment in which the fault occurred and separate it from the power system to correct the protection relay so that it does not interfere with power supply. In addition the fault current calculation that accurately applies the fault type and the cause of the fault for protection cooperation will be the most important factor in the correction of the protection relay. For protection coordination a study was conducted on the method of coordination for protection of power facility protection for storage tanks such as over current relay, ground over current relay, under voltage relay, and ground over voltage relay applied to temporary.

  • SiC is a power semiconductor with a wide bandgap, high insulation failure strength, and thermal conductivity, but many deep-level defects. Defects that appear in SiC can be divided into two categories, defects that appear in physical properties and interface traps that appear at interfaces. In this paper, Z1/2 trap concentration 0 ~ 9×1014 cm-3 reported at room temperature (300 K) is applied to SiC substrates and epi layer to investigate turn-on characteristics. As the trap concentration increased, the current density, Shockley-read-Hall (SRH), and Auger recombination decreased, and Ron increased by about 550% from 0.004 to 0.022 mohm.

  • These Xenon flashlamp power supply for Ultra Violet has converter with high voltage conversion ratio. General model is composed of transformer with high voltage conversion ratio and voltage doubler rectifier circuit. Purpose of power supply leads dielectric breakdown of Xenon flashlamp and passes current rapidly. When passing current, it has to limit current to avoid over-heat, damage of electrode and acceleration of gas oxidation which are cause of performance degradation of lamps. Generally, inductors and resistors, which are called as "Ballast," are used to limit currents. Generally, Transformer has high turn ratio to make high voltages. But we can get high voltages using the transformer with low turn ratio which is driven with self resonance. Also, an advantage of self resonance is to make a circuit simply through impedance of transformer in resonance frequency which filters output voltage. As using an unique impedance of transformer, the circuit does not need other impedance elements like the ballast. So the power supply assures high efficiency of the arc discharge.

An effect of component layers on the phases and dielectric properties in $PbTiO_3$ thin films prepared from multilayer structure (다층구조박막으로부터 $PbTiO_3$ 박막 제조시 요소층이 상형성 및 유전특성에 미치는 영향)

  • To improve the properties of $PbTiO_3$ thin films successfully grown by thermal diffusion of 3 component layers of $Ti0_2/Pb/TiO_2(900{\AA}/900{\AA}/900{\AA})$ in preceding research, 3, 5, 7, 9, and 11 multilayer structures $(TiO_2/Pb/.../Tio_2)$ with thinner component layer of $200~300 {\AA}$ thick were deposited on Si substrate by RF sputtering, which were followed by RTA to form $PbTiO_3$ thin films. As a result, $PbTiO_3$ single phase was formed above $500^{\circ}C$. When the thickness of component layer reduced and the number of component layers increased, suppression of Pb-silicate and voids formation resulted in relatively sharp interfaces and the film composition became more homogeneous. Relative dielectric constants in MIM structure were independent of the annealing condition, but they increased with increasing thickness of the $PbTiO_3$ thin films. The maximum breakdown field in MIS structure reached 150kV/cm.

Technology Development of Entry-Level MiC Smart Photovoltaic System based on SOC (SoC 기반 보급형 MiC 스마트 태양광발전시스템 기술개발)

  • Moisture infiltration inside the solar cell module, filling of EVA sheet, melting of the frame seal, and deterioration of power generation performance in the module one year after installation are occurring. Whitening phenomenon, electrode corrosion phenomenon, and dielectric breakdown phenomenon are appearing in solar cell module installed in Korea before 5-7 years, leading to deterioration of power generation performance, and big problems for long-term reliability and long life technology are emerging. Therefore, in order to solve these problems, the development of a micro inverter (MiCrco Inverter Converter, MiC) including the function of securing the durability of the solar cell module and monitoring the aging progress and the solar cell based on the monitoring data from the MiC smart monitoring programs have been proposed to determine the aging of modules. In addition, in order to become a highly efficient solar smart monitoring system through systematic operation management through IT convergence with MiC that has enhanced monitoring function of solar cell module, SoC(System On Chip) in micro inverter is the environment for solar cell module. There is a demand for functions that can detect information in a complex manner and perform communication and control when necessary. Based on these requirements, this paper aims to develop SoC-based low-cost MiC smart photovoltaic system technology.
