A Study on Photoreflectance of Heavily Si Doped GaAs (Si이 고농도로 첨가된 GaAs의 photoreflectance에 관한 연구)

  • We have investigated on the photoreflectance(PR) of heavily Si-doped n-GaAs. The PR response was found to be dependent of modulation beam intensity, modulation frequency, and temperature. From the observed Franz-Keldysh oscillation(FKO), we determined the band gap energy and surface electric field. As the temperature is decreased from room temperature to 77K, the band gap energy increases while the surface electric field decreases. The quality of crystal was greatly increased after thermal annealing for 5 min at $500^{\circ}C$.

Variation of Band Gap Energy upon Structural Distortion for Nb-containing Oxyfluorides (Nb를 포함하는 불소산화물에서 구조적 뒤틀림에 따른 에너지 띠 간격의 변화)

  • A comparative study on crystal structures and UV-visible diffuse reflectance spectra for Nb-containing oxyfluorides was performed to probe the relationship between energy band gap and local structure. The oxyfluorides, RbSrNb2O6F, RbCaNb2O6F and RbNb2O5F are commonly composed of the corner-sharing NbO5F octahedra as structural building units. The average Nb-O(F)-Nb bond angles, which can be a measure of the structural distortion, are 158.6° for RbSrNb2O6F, 149.6° for RbCaNb2O6F and 139.5° for RbNb2O5F. As the bond angle decreases, the band gap increases: 3.48eV for RbSrNb2O6F, 3.75eV for RbCaNb2O6F and 4.03 eV for RbNb2O5F. This experimental result implies that the band gap can be controlled with a range of 0.6 eV through a variation of local structure for the Nb-containing oxyfluorides.

Optical Properties of Annealed ZnS Single Crystal (열처리한 ZnS 단결정의 광학적 특성)

  • Zinc sulfide is a ll-VI compound with a large direct band gap in the near-UV region and a promising material for blur-light emitting diode and laser diode. It was identified that the structure had zinc blonde structure through the analysis of X-ray diffraction patterns. It's lattice constant was measured to be $a_o=5.411{\AA}$. The optical absorption, photocurrent, and photoluminescence spectra were measured to investigate the optical properties of zinc sulfide single crystal. The optical energy band gap measured at room temperature was 3.61eV The energy band gap of zinc sulfide annealed in zinc vapor at $800^{\circ}C$ was lower 0.1eV than that of as-grown zinc sulfide through the analysis of the photocurrent spectra. The photoluminescence spectra were measured ranging from 30K to 293K for the two cases of as-grown and annealed zinc sulfide. As-grown ZnS single crystal had peaks at 350nm, 392nm, 465nm, and annealed zinc sulfide had peaks at 349nm.

Growth of CdTe(100) Epilayers by Hot-Wall Epitaxy and Photocurrent Characterization (Hot-Wall Epitaxy에 의한 CdTe(100) 박막의 성장과 광전류 특성)

  • -Hot-wall epitaxy 방법에 의하여 GaAs(100) 기판위에 CdTe(100)박막을 성장하였다. 박막을 성 장하는 동안 기판의 온도는 28$0^{\circ}C$ 증발원의 온도는 $430^{\circ}C$로 유지하였고 성장률은 $2mu$m/h이었다. 박막의 두께가 증가함에 따라 격자상수와 2결정 X-선 요동곡선의 반폭치가 감소하였다. CdTe (100) 박막의 광 전류 스펙트럼으로부터 에너지 띠간격의 광전류 봉우리는 가전자대 8 에 있는 전자가 광흡수에 의해 전도대 6 전이한 것이며 에너지 띠간격의 온도의존성을 구한 결과 온도계수 a=-2.3~-3.5 x 10-4 ev/k.

Preparation and Photochemical Properties of Zn0.95Mn0.05 (Zn0.95Mn0.05의 제조 및 광화학적 특성)

  • ZnO and Mn-substituted $Zn_{0.95}Mn_{0.05}O$ were synthesized by using precipitation method. $Zn_{0.95}Mn_{0.05}O$ compound absorbed UV light as well as hole range of visible light ($400{\sim}800$ nm). Results obtained revealed that $Zn_{0.95}Mn_{0.05}O$ showed higher activity than P-25 for visible-photocatalytic degradation of 1,4- dichlorobenzene.

  • 띠모양의 에미터와 에미터와 정렬된 띠모양의 케이트 구멍을 가진 탄소나노튜브(CNT) 삼극 구조에 대하여 전계방출 시뮬레이션을 수행하였다. 전자방출은 주로 가장자리에서 발생하였으며 에미터와 게이트사이의 간격이 가까워지면 급격히 증가하였다. 전자방출 특성도 상당히 우수하였다. 한쪽 가장자리만을 사용한 삼극구조의 경우에는 방출된 전자의 궤적이 좁은 띠모양으로 형성되어 방향성이 매우 우수하게 나타났다. 띠모양의 에미터 및 게이트로 이어진 삼극구조는 제작이 용이하고 조립할 때 정렬이 쉬운 장점이 있다.

Surface Photovoltage Characterization of In0.49Ga0.51P/GaAs Heterostructures (In0.49Ga0.51P/GaAs 이종접합 구조의 표면 광전압 특성)

  • We report the surface photovoltage (SPV) properties of $In_{0.49}Ga_{0.51}P$/GaAs heterostructure grown by metal-organic chemical vapour deposition (MOCVD). The SPV measurements were studied as a function of modulation beam intensity, modulation frequency and temperature. From a line shape analysis of room temperature derivative surface photovoltage (DSPV) spectrum, the band gap energies for GaAs and $In_{0.49}Ga_{0.51}P$ transitions were 1.400 and 1.893 eV respectively. The surface photovoltage (SPV) increases with increasing the light intensity and temperature, whereas the SPV decreases with increasing the modulation frequency. From the temperature variation of the energy gaps, we have analysis by both Varshni and Bose-Einstein type expressions.

  • The stability of innovative prestressed wale system applied in urban excavation was investigated. The IPS is a wale system prestressed by tension of steel wires. The IPS consists of steel wires, H-beam support and wale. The IPS provides a high flexural stiffness to resist the bending moment caused by earth pressures. And the IPS transmits earth pressures due to excavation to corner struts. The IPS provides a larger spacing of support, economical benefit, construction easiness, good performance and safety control. This paper explains basic concept and mechanism of the IPS and presents the measured performances of the IPS applied in urban excavation. In order to investigate applicability and stability of the IPS in urban excavation, observations and measurements in site were performed. The IPS applied in urban excavation was performed successfully. The results of the field instrumentation were presented. The measured performances of the IPS were investigated. And behavior of the wall and corner struts was investigated.

Characteristics of the Stress-strain Relationship of Square Sectional Concrete Confined by Hoop Reinforcement with Cross-ties (후프띠철근과 보강띠철근으로 횡구속된 정사각단면 콘크리트의 응력-변형률 특성)

  • Improved seismic performances of RC bridges can be attained by sufficient ductilities of piers, which can be obtained by providing sufficient lateral confinements to the plastic hinge regions of piers. The cross sectional shape and the amount of lateral reinforcements are key parameters in the determination of effective confinements. Even though identical amounts of lateral reinforcement are provided, the effective confinement differs due to different spacing, arrangements, hook details and so on. Unlike circular sections in which confinement is exerted by mere hoop reinforcements, cross-ties are arranged in square or rectangular sections to enhance the effective confinements. The stress-strain relationship of confined concrete is varied by how to consider these cross-ties. In this study, the stress-strain relationships of confined concrete with cross-ties are investigated experimentally and their mechanical characteristics are estimated by comparison with other empirical equations.
