Band alignment and optical properties of $(ZrO_2)_{0.66}(HfO_2)_{0.34}$ gate dielectrics thin films on p-Si (100)

  • $(ZrO_2)_{0.66}(HfO_2)_{0.34}$ thin films as gate dielectrics have been proposed to overcome the problems of tunneling current and degradation mobility inachieving a thin equivalent oxide thickness. An extremely thin $SiO_2$ layer is used in order to separate the carrier in MOSFET channel from the dielectric field fluctuation caused by phonons in the dielectric which decreases the carrier mobility. The electronic and optical properties influenced the device performance to a great extent. $(ZrO_2)_{0.66}(HfO_2)_{0.34}$ dielectric films on p-Si (100) were grown by atomic layer deposition method, for which the conduction band offsets, valence band offsets and band gapswere obtained by using X-ray photoelectron spectroscopy and reflection electron energy loss spectroscopy. The band gap, valence and conduction band offset values for $(ZrO_2)_{0.66}(HfO_2)_{0.34}$ dielectric thin film, grown on Si substrate were about 5.34, 2.35 and 1.87 eV respectively. This band alignment was similar to that of $ZrO_2$. In addition, The dielectric function (k, $\omega$), index of refraction n and the extinction coefficient k for the $(ZrO_2)_{0.66}(HfO_2)_{0.34}$ thin films were obtained from a quantitative analysis of REELS data by comparison to detailed dielectric response model calculations using the QUEELS-$\varepsilon$(k, $\omega$)-REELS software package. These optical properties are similar with $ZrO_2$ dielectric thin films.

  • In earthing technologies, the intrusion of the surge wave can be protected when the earthing resistance is as low as several ohms. However, the cost fer realizing such a low resistance is quite high. Therefore it is important to determine appropriate target value of the earthing resistance to install cost-effective grounding system. In this work, we have proposed an optimization method of the earthing resistance according to the various environmental parameters by using a numerical simulator We have also developed new catalyst composed of water-soluble alkaline elements and activated carbon and investigated its electrical characteristics for enhancement of the earthing qualities.

  • The flow characteristics on a supersonic inlet with bleeding system by changing angles of attack and channel length conditions are studied by computational 3D turbulent flow analysis. A compressible upwind flux difference splitting Navier-Stokes method with $k-{\omega}$ turbulence model is used to analysis the inlet flowfield. More non-uniform flowfields are shown at the AIP when angle of attack becomes bigger and bigger. These non-uniform flowfield works the performance aggravating factors of the supersonic engine. Non-uniform flowfield by changing channel length at the various angle of attack are investigated.

  • In this study the ITO thin films were prepared by using FTS(Facing Targets Sputtering) system. The electric characteristics, transmittance, surface roughness of ITO thin films were investigated as a function of varying input current and working gas pressure at room temperature. As a result, the ITO thin film was fabricated with resistivity $6{\times}10^{-4}[\Omega{\cdot}cm]$, carrier mobility $52.11[cm^2/V{\cdot}sec]$, carrier concentration $1.72{\times}10^{20}[cm^{-3}]$ of ITO thin film at working pressure 1mTorr and input current 0.6A.

  • This paper considers an anisotropic polytropic infiltration equation with a source term $$u_t={\sum\limits_{i=1}^{N}}{\frac{{\partial}}{{\partial}x_i}}\(a_1(x){\mid}u{\mid}^{{\alpha}_i}{\mid}u_{x_i}{\mid}^{p_i-2}u_{x_i}\)+f(x,t,u)$$, where pi > 1, αi > 0, ai(x) ≥ 0. The existence of weak solution is proved by parabolically regularized method. Based on local integrability $u_{x_i}{\in}W_{loc}^{1,p_i}(\Omega)$, the stability of weak solutions is proved without boundary value condition by the weak characteristic function method. One of the essential characteristics of an anisotropic equation different from an isotropic equation is found originally.

  • This paper suggests a 3-phase series-resonant type high voltage capacitor charger for an EML pulsed power system. The operating principle on the charger is explained by an equivalent circuit. Additionally, we analyze the charging characteristic in one discontinuous conduction mode and three continuous conduction modes. The analysis shows that the resonant current per phase is two thirds of the 3-phase charger's average charging current and one third of the single-phase charger's average charging current with the same capacity. We suggest a design method of the 3-phase capacitor charger in each operational mode and present an example of 3.5 kW capacitor charger at ${\omega}_s=0.33{\omega}_r$. The 3.5 kW 3-phase capacitor charger prototype is assembled with a TI28335 controller and a 40 kJ, 7 kV capacitor. The design rules based on the analysis are verified by experiment.

  • A numerical simulation of the incompressible multiphase hydraulic jump flow was performed to compare the interface prediction through the use of the three RANS turbulence models: $k-{\varepsilon}$, $RNGk-{\varepsilon}$ and SST $k-{\omega}$. A three dimensional no submerged hydraulic jump and a two dimensional submerged hydraulic jump were modeled. Both the geometry and the mesh were created using the open source Gmsh code. The project's geometry consists of a rectangular channel with length and height differences between the two dimensional and three dimensional simulations. Uniform hexahedral cells were used for the mesh. Three refining meshes were constructed to allow to verify simulation convergence. The Volume of Fluid (abbr. VOF) method was used for treatment of the air-water surface. The turbulence models were evaluated in three distinct set up configurations to provide a greater accuracy in the flow representation. In the two-dimensional analysis of a submerged hydraulic jump simulation, the turbulence model RNG RNG $k-{\varepsilon}$ provided a better interface adjust with the experimental results than the model $k-{\varepsilon}$ and SST $k-{\omega}$. In the three-dimensional simulation of a no-submerged hydraulic jump the k-# showed better results than the SST $k-{\omega}$ and RNG $k-{\varepsilon}$ capturing the height and length of the ledge with a better fit with the experimental results.

THE MAGNETIC PROPERTIES OF Co-Ni-Fe-N SOFT MAGNETIC THIN FILMS

  • Co-Ni-Fe-N thin films were fabricated by a N$\sub$2/ reactive rf magnetron sputtering method. The nitrogen partial pressure (P$\sub$N2/) was varied in the range of 0∼10%. As P$\sub$N2/ increases in this range, the saturation magnetization (B$\sub$s/) linearly decreases from 19.8 kG to 14 kG and the electrical resistivity ($\rho$) increased from 27 to 155 ${\mu}$$\Omega$cm. The coercivity (H$\sub$c/) exhibits the minimum value at 4% of P$\sub$N2/. The magnetic anisotropy (H$\sub$k/) are in the range of 20∼50 Oe. High frequency characteristics of (Co$\sub$22.2/Ni$\sub$27.6/Fe$\sub$50.2/)$\sub$100-x/N$\sub$x/ films are excellent in the range of 3∼5% of P$\sub$N2/. Especially the effective permeability of the film fabricated at 4% of P$\sub$N2/ is 800, which is maintained up to 600 MHz. This film also shows Bs of 17.5 kG, H$\sub$c/ of 1.4 Oe, resistivity of 98 $\Omega$cm and H$\sub$k/ of about 25 Oe. Also, the corrosion resistance of (Co$\sub$22.2/Ni$\sub$27.6/Fe$\sub$50.2/)$\sub$100-x/N$\sub$x/ were improved with the increase in N concentration.

  • Effects of the subgrid length-scale in the Delayed-Detached Eddy Simulation(DDES) are investigated based on the Spalart-Allmaras(S-A) and the k-$\omega$ Shear Stress Transport(SST) turbulence models. Driver & Seegmiller's experimental results are used to validate numerical results. Grid convergence with grid resolution and subgrid length-scale is investigated. The simulation results show that the volume method for the subgrid length-scale is more resistant to unfavorable effects of the grid size in the periodic direction than the maximum method. Using a sufficient grid resolution and an appropriate subgrid length-scale, both S-A based DDES and SST based DDES methods can provide a good correlation with the experimental data.

  • PTC Thermistors specimens were fabricated by added $MnO_2$ as donors, and $Nb_2O_5$ as acceptors and sintered $1250^{\circ}C$/2hrs. Average grain size decreased with increased in added $MnO_2$, and increased with added in $Nb_2O_5$. But, appeared liquid phase as $Bi_2O_3$ and $TiO_2$, affect to grain growth. XRD result, peak strength waslowed then crystallization not well, but, secondary phase were not showed all specimens. All specimens resistance were so high, about $40M\Omega$ over, couldn't measured to those resistance and doesn't appear PTCR effect.
