Influence of Series Resistance and Interface State Density on Electrical Characteristics of Ru/Ni/n-GaN Schottky structure

  • We have investigated the electrical properties of Ru/Ni/n-GaN Schottky structure using current-voltage (I-V) and capacitance-voltage (C-V) measurements at room temperature. The barrier height (${\Phi}_{bo}$) and ideality factor (n) of Ru/Ni/n-GaN Schottky structure are found to be 0.66 eV and 1.44, respectively. The ${\Phi}_{bo}$ and the series resistance ($R_S$) obtained from Cheung's method are compared with modified Norde's method, and it is seen that there is a good agreement with each other. The energy distribution of interface state density ($N_{SS}$) is determined from the I-V measurements by taking into account the bias dependence of the effective barrier height. Further, the interface state density $N_{SS}$ as determined by Terman's method is found to be $2.14{\times}10^{12}\;cm^{-2}\;eV^{-1}$ for the Ru/Ni/n-GaN diode. Results show that the interface state density and series resistance has a significant effect on the electrical characteristics of studied diode.

메탈로센 촉매를 애용한 에틸렌과 시클로올레핀의 공중합 : I. 촉매의 영향 (Copolymerization of Ethylene and Cycloolefin with Metallocene Catalyst: I. Effect of Catalyst)

  • 다양한 종류의 메탈로센 촉매와 공촉매인 개질-MAO (MMAO)을 이용한 에틸렌 (E)과 노르보르넨 (N)의 공중합에서 중합조건이 촉매 활성 및 공중합체의 구조와 성질 등에 미치는 영향을 조사하였다. 즉 $C_2$-대칭구조를 가지는 rac-Et(Ind)$_2$ZrC $l_2$, $M_2$Si(Ind)$_2$ZrC $l_2$, M $e_2$Si-(Cp)$_2$ZrC $l_2$$C_{s}$-대칭구조를 가지는 iPr(FluCp)ZrC $l_2$, 그리고 constrained geometry catalyst (CGC)와 이중다리 (di-bridged) 지르코노센 둥의 다양한 메탈로센 촉매를 사용하여 [N]/[E] 공급비에 따른 촉매 활성, 공중합체 (COC)의 열적 성질 및 N 함량을 조사하였다. rac-Et(Ind)$_2$ZrC $l_2$를 촉매로 사용한 경우에 공촉매의 몰비, 중합 온도 및 공촉매 종류 등의 중합조건을 조사한 결과 [Al]/[Zr]=3000, 4$0^{\circ}C$, MMAO 공촉매 등이 적합하였다. [N]/[E] 공급비가 증가됨에 따라 COC내의 N 함량이 증가하는 일반적인 경향을 보였으나, 촉매 활성은 사용된 메탈로센 촉매의 구조에 따라 달랐다. 즉 [N]/[E]가 증가할수록 $C_2$-대칭구조의 촉매 활성은 감소하였으나 $C_{s}$-대칭구조의 경우에는 증가하였다. 촉매활성과 N함량 등을 고려해 보면 rac-Et(Ind)$_2$ZrC $l_2$/MMAO계에서 비교적 높은 촉매 활성과 COC의 $T_{g}$제어가 용이한 결과를 얻을 수 있었다. 촉매종류에 따른 단량체의 반응성비를 Helen-Tudos 방법으로 구하였다.하였다.

Predicted Air Flow Around Objects Using the Discrete Vortex Method

  • The Lagrangian grid-free numerical method, the discrete vortex method, was applied to solve the Navier-Stokes euqations. This method avoids the introduction of numerical viscosity swamping the real physical viscosity at high Reynolds number, unlike Eulerian method, e.g. finite difference and element methods. The boundary integral equation method for the potential flow solution was included to make the discrete vortex method more feasible for complex geometries. The fast adaptive multipole expansion method was incorporated to reduce the computational time from $O(N^2)$ to O(N) for the computations of vortex-vortex interactions. The test problems were air flow around one circular cylinder and two circular cylinders in tandem with various gaps. The numerical results were in excellent gareement with the experimental and other computational results. The applicabilty of the method was discussed with the indoor and the outdoor air pollution problems, especially the contaminant transport in the recirculation regions.

Independent Turbo Coding and Common Interleaving Method among Transmitter Branches Achieving Peak Throughput of 1 Gbps in OFCDM MIMO Multiplexing

  • This paper proposes a common interleaving method associated with independent channel-encoding among transmitter antenna branches in orthogonal frequency and code division multiplexing based on multiple-input multiple-output (MIMO) multiplexing to achieve an extremely high throughput such as 1 Gbps using a 100 MHz bandwidth. This paper also investigates the average packet error rate performance as a function of the average received signal energy per bit-to-background noise power spectrum density ratio $(E_b/N_0)$. We found that the loss in the required average received $E_b/N_0$ of the proposed method is only within approximately 0.3 dB in up to a 12-path Rayleigh fading channel, using 16QAM and Turbo coding with a coding rate of 5/6. We also clarify that even for a large fading correlation among antenna branches, 1 Gbps is still possible by increasing the transmission power. Therefore, the proposed method reduces the processing rate to 1/4 in the turbo decoder with only a slight loss in the required average received $E_b/N_0$.

  • n-dodecane-1-decanol, n-dodecane-1-dodecanol 및 1-decanol-1-dodecanol계 의 14$0^{\circ}C$ 등온 기액평형 데이타를 static method로써 Head Space Gas Chromatography (H.S.G.C)를 이용하여 측정하였다. 액상의 비이상성을 고려하여 계산된 활동도계수는 Margules, Van Laar, Wilson, NRTL g$^{E}$ 모델을 이용하여 상관관계를 구하였으며, Redlich-Kister의 열역학적 일치성 시험을 통해 데이타의 신빙성을 확인하였다. 측정한 이성분계중 n-dodecane-1-decanol계는 최소 공비점을 가짐을 알 수 있었다.

몬테칼로법을 이용한 Ar기체의 전자수송계수에 관한 연구 (A study on the electron transport coefficients using monte carlo method in argon gas)

  • The electron transport coefficients in argon gas is studied over the range of E/N values from 85 to 566 Td by the Monte Carlo method considering the latest cross section data. The result of the Monte Carlo method analysis shows that the value of the electron transport coefficients such as the electron drift velocity, the ratio of the longitudinal and transverse diffusion coefficients to the mobility. It is also found that the electron transport coefficients calculated by the two-term approximation analysis agree well with those by Monte Carlo calculation. The electron energy distributions function were analysed in argon at E/N=283, and 566 Td for a case of the equilibrium region in the mean electron energy. A momentum transfer cross section for the argon atom which was consistent with both of the present electron transport coefficients was derived over the range of mean electron energy from 10.3 to 14.5 eV, also suggested as a set of electron cross section for argon atom. The validity of the results obtained has been confirmed by a Monte Carlo simulation method.

  • 인터넷 환경의 급속한 발전으로 인하여 이메일을 통한 메시지 교환은 급속히 증가하고 있다. 그러나 이메일의 편리성에도 불구하고 개인이나 기업에서는 스팸메일로 인한 시간과 비용의 낭비가 크게 증가하고 있다. 이러한 스팸메일에 대한 문제들을 해결하기 위하여 많은 방법들이 연구되고 있으며, 대표적인 방법으로 키워드를 이용한 패턴매칭이나 나이의 베이지안 방식과 같은 확률을 이용한 방법들이 있다. 본 논문에서는 기존의 연구에 대한 문제점을 보완하기 위하여 패턴 분류문제에 있어서 우수한 성능을 보이는 Support Vector Machine을 사용하여 정상적인 메일과 스팸메일을 분류하는 방안을 제시하였으며, 특히 n-Gram을 사용하여 생성된 색인어와 단어사전을 학습데이터 생성에 사용함으로서 효율적인 학습을 수행하도록 하였다. 결론에서는 제안된 방법에 대한 성능을 검증하기 위하여 기존의 연구 결과와 비교함으로서 제안된 방법의 성능을 검증하였다.

A NEW ATTACK ON THE KMOV CRYPTOSYSTEM

  • In this paper, we analyze the security of the KMOV public key cryptosystem. KMOV is based on elliptic curves over the ring $\mathbb{Z}_n$ where n = pq is the product of two large unknown primes of equal bit-size. We consider KMOV with a public key (n, e) where the exponent e satisfies an equation ex-(p+1)(q+1)y = z, with unknown parameters x, y, z. Using Diophantine approximations and lattice reduction techniques, we show that KMOV is insecure when x, y, z are suitably small.

  • 방사선 선량의 표준측정법 (한국의학 물리학회 1990) 및 TG-21, $C_{\lambda}/C_E$ 방법을 비교 연구하였다. 방사선 치료에서 사용되는 광자선과(4MV-l5MV) 전자선(6MeV-20MeV)을 세 종류의 전리함으로 물팬틈속에서 측정, 평가한 결과를 비교하였다. TG-21과 방사선 선량의 표준 측정법 비교에서는1$\%$ 이내의 작은 차이만을 보여주었으며 그 차이는 주로 $N_{D}-N_{gas}$ 차이에서 나오는 것으로 평가되었다. 그러나 $C_{\lambda}/C_E$ 방법과의 비교에서는 광자선의 경우 $-1.9{\pm}0.6\%$ (방사선 선량의 표준 측정에 의한 결과가 높게 나옴) 전자선의 경우 $3.3{\pm}1\%$(방사선 선량의 표준측정법에 의한 결과가 낮게 나옴)의 차이를 보였다.

고주파 때려내기법에 의한 질화알루미늄 박막의 제작과 특성 (Preparation and characterization of AiN Thin Films by RF sputtering method)

  • AlN(Aluminium Nitride) thin films were prepared using by RF sputtering method on the Si(100) and Si(111) substrates as the parameters of the substrate temperature, RF power, sputtering duration and the $N_2$/Ar ratio and investigated by X-ray diffraction, IR spectrometry, n&k analyzer. For the Si(100) substrate, the AlN thin films of (101) orientation were obtained under the conditions of room temperature and the nitrogen of 60 vol.%. For the Si(111) substrate, the (002) AlN thin films were obtained under the nitrogen of 100 vol.%. In case of the thin film prepared in the condition of above 60 vol.% of the nitrogen, the average value of the surface roughness of the film was 151$\AA$. From the changes of the half widths of E$_1$[TO] phonon bands at the wavenumber of 680$cm^{-1}$ /, it were compared of the crystallinities of the films which were grown under the different conditions. The thicknesses of AlN films were decreased dramatically in the region of the nitrogen of 40~60 vol.%. Its due to the nitridation of the Al target surface and getting low of the sputtering yield by the $N_2$/Ar ratio being increased.
