수용성 공액고분자/그래핀 옥사이드 복합체를 이용한 유기태양전지의 정공수송층에 대한 연구 (Water-Soluble Conjugated Polymer and Graphene Oxide Composite Used as an Efficient Hole-Transporting Layer for Organic Solar Cells)

  • Poly[(9,9-bis((6'-(N,N,N-trimethylammonium)hexyl)-2,7-fluorene)-alt-(9,9-bis(2-(2-(2-methoxyethoxy)ethoxy)ethyl)-9-fluorene)) dibromide(WPF-6-oxy-F)]와 graphene oxide(GO)를 혼합하여 WPF-6-oxy-F-GO를 제조한 후 공기 중에서 감마선을 조사하였다. WPF-6-oxy-F-GO 복합재는 유기태양전지(organic solar cells, OSCs)의 정공수송층(hole transporting layer, HTL)으로서 적용하였다. GO와 비교해 보았을 때, 조사된 WPF-6-oxy-F-GO의 면저항(sheet resistance, $R_{sheet}$)은 약 2배 정도 감소하였다. 이는 감마선 조사를 통하여 WPF-6-oxy-F와 GO 사이의 C-N 결합의 형성으로 인한 ${\pi}-{\pi}$ 공유 결합의 영향과 효율적인 packing 때문이다. 결과적으로, 조사된 WPF-6-oxy-F-GO를 정공수송층으로 적용하였을 때 유기태양전지의 효율은 6.10%까지 증가하였다. 수용성 고분자 WPF-6-oxy-F-GO는 정공수송층으로서 사용되고 있는 PEDOT:PSS를 대체하는 대안 소재로서, 높은 효율과 저가의 유기태양전지를 구현할 수 있을 것으로 기대된다.

Cr capping layer를 이용한 n-Ge(100) 기판에서의 Ti germanide 형성과 특성에 관한 연구 (The Formation and Characteristics of Titanium Germanide with Cr capping layer on n-Ge(100) Substrate)

  • Cr capping layer를 이용하여 Titanium germanide의 열적 안정성을 향상시키는 연구를 수행하였다. n-type Ge(100) 기판 위에 전자빔 증착기를 이용하여 30nm 두께의 Ti와 Cr capping layer를 증착하고 $400\;^{\circ}C$에서 $800\;^{\circ}C$까지 30초간 N2 분위기로 급속 열처리하여 Ti germanide를 형성하였다. XRD결과로부터 Cr capping layer의 유무에 관계 없이 Ti germanide가 형성된 것을 관찰할 수 있었다. Ge 기판 위에 CTLM 패턴을 형성하고 실험을 진행하여 Ti germanide의 I-V 측정 데이터를 통해 Ohmic 특성을 알아보았고, contact resistance, sheet resistance, specific contact resistance를 구하였다.

탄화규소 반도체의 구리 오옴성 접촉 (Copper Ohmic Contact on n-type SiC Semiconductor)

  • n-형 탄화규소 반도체에 대한 구리금속을 이용하여 오옴성 접촉 구조를 제작하였다. 제작된 구리접촉에 대해 후속열처리 조건과 금속접촉 구조에 따른 재료적, 전기적 성질의 변화를 조사하였다. 금속접촉의 오옴성 성질은 금속박막의 구조 뿐 아니라 열처리조건에 대해서도 크게 좌우됨을 알 수 있었다. 열처리는 급속열처리 장치를 이용한 진공상태 및 환원 분위기에서 2단계 열처리방식을 통하여 시행하였다. 접촉비저항의 측정을 위해 TLM 구조를 만들었으며 면저항 ($R_{s}$), 접합저항 ($R_{c}$), 이동거리 ($L_{T}$), 패드간거리 (d), 전체저항 ($R_{T}$) 값을 구하여 알려진 계산식에 의해 접촉비저항 ($p_{c}$) 값을 추정하였다. 진공보다 환원분위기에서 후속 열처리를 수행한 시편이 양호한 전기적 성질을 가짐을 알 수 있었다. 가장 양호한 결과는 Cu/Si/Cu 구조를 가진 금속접촉 결과이었으며 접촉비저항 ($p_{c}$)은 $1.2\times 10^{-6} \Omega \textrm{cm}^2$의 낮은 값을 얻을 수 있었다. 재료적 성질은 XRD를 이용하여 분석하였고 SiC 계면 상에 구리와 실리콘이 결합한 구리 실리사이드가 형성됨을 알 수 있었다.

낮은 접촉 저항을 갖는 Co/Si/co n형 4H-SiC의 오옴성 접합 (Low resistivity Ohmic Co/Si/Co contacts to n-type 4H-SiC)

  • Characteristics of ohmic Co/Si/Co contacts to n-type 4H-SiC are investigated systematically. The ohmic contacts were formed by annealing Co/Si/Co sputtered sequentially. The annealings were performed at $800^{\circ}C$ using RTP in vacuum ambient and $Ar:H_2$(9:1) ambient, respectively. The specific contact resistivity$(\rho_c)$, sheet resistance$(R_s)$, contact resistance$(R_c)$, transfer length$(L_T)$ were calculated from resistance$(R_T)$ versus contact spacing(d) measurements obtained from TLM(transmission line method) structure. While the resulting measurement values of sample annealed at vacuum ambient were $\rho_c=1.0{\tiimes}10^{-5}{\Omega}cm^2$, $R_c=20{\Omega}$ and $L_T$ = 6.0 those of sample annealed at $Ar:H_2$(9:1) ambient were $\rho_c=4.0{\tiimes}10^{-6}{\Omega}cm^2$, $R_c=4.0{\Omega}$ and $L_T$ = 2.0. The physical properties of contacts were examined using XRD and AES. The results showed that cobalt silicide was formed on SiC and Co was migrated into SiC.

PV cell modeling의 수학적 고찰 (Mathematical Consideration on PV Cell Modeling)

  • PV cell modeling is necessary both for software and hardware simulators in analyzing and testing the performance of PV generation systems. Unique I-V curve of a PV cell identifies its own characteristics by electrical equivalent model that is composed of diode constants ($I_o$, $v_t$), photo-generated current ($I_{ph}$), series resistance ($R_s$), and shunt resistance ($R_{sh}$). Photo-generated current can be easily estimated since it is proportional to irradiation level. However, other electrical parameters should be solved from the manufacturer's data sheet that is consisted with three remarkable operating points such as open circuit voltage ($V_{oc}$), short circuit current ($I_{sc}$), and maximum power voltage/current ($V_{MPP}/I_{MPP}$). This paper explains and analyzes mathematical process of a novel PV cell modeling algorithm that was proposed by the authors with the name of "K-algorithm".

  • Cadmium sulfide (CdS) thin film for flexible optical device applications were prepared at $H_2(Ar+H_2)$ flow ratios on polyethersulfon(PES) flexible polymer substrates at room temperature by radio frequency magnetron sputtering technique. The CdS thin films deposited at room temperature showed a (002) preferred orientation and the smooth surface morphologies. Films deposited at a hydrogen flow ratio of 25% exhibited a photo- and dark-sheet resistance of about 50 and $2.7{\times}10^5{\Omega}$/square, respectively. From the result of the bending test, CdS films exhibit a strong adhesion with the PES polymer substrates and the $Al_2O_3$ passivation layer deposited on the CdS films only shows an increase of the resistance of 8.4% after exposure for 120 h in air atmosphere.

Study on properties of eco-friendly reduction agents for the reduced graphene oxide method

  • We studied the basic properties and fabrication of reduced graphene oxide (rGO) prepared using eco-friendly reduction agents in the graphene solution process. Hydrazine is generally used to reduce graphene oxide (GO), which results in polluting emissions as well as fixed nitrogen functional groups on different defects in the graphene sheets. To replace hydrazine, we developed eco-friendly reduction agents with similar or better reducing properties, and selected of them for further analysis. In this study, GO layers were produced from graphite flakes using a modified Hummer's method, and rGO layers were reduced using hydrazine hydrate, L-ascorbic acid, and gluconic acid. We measured the particle sizes and the dispersion stabilities in the rGO dispersed solvents for the three agents and analyzed the structural, electrical, and optical properties of the rGO films. The results showed that the degree of reduction was in the order L-ascorbic acid ${\geq}$ hydrazine > glucose. GO reduced using L-ascorbic acid had a sheet resistance of $121k{\Omega}/sq$, while that reduced using gluconic acid showed worse electrical properties than the other two reduction agents. Therefore, L-ascorbic acid is the most suitable eco-friendly reduction agent that can be substituted for hydrazine.

Deflections, stresses and free vibration studies of FG-CNT reinforced sandwich plates resting on Pasternak elastic foundation

  • The present study covenants with the static and free vibration behavior of nanocomposite sandwich plates reinforced by carbon nanotubes resting on Pasternak elastic foundation. Uniformly distributed (UD-CNT) and functionally graded (FG-CNT) distributions of aligned carbon nanotube are considered for two types of sandwich plates such as, the face sheet reinforced and homogeneous core and the homogeneous face sheet and reinforced core. Based on the first shear deformation theory (FSDT), the Hamilton's principle is employed to derive the mathematical models. The obtained solutions are numerically validated by comparison with some available cases in the literature. The elastic foundation model is assumed as one parameter Winkler - Pasternak foundation. A parametric study is conducted to study the effects of aspect ratios, foundation parameters, carbon nanotube volume fraction, types of reinforcement, core-to-face sheet thickness ratio and types of loads acting on the bending and free vibration analyses. It is explicitly shown that the (FG-CNT) face sheet reinforced sandwich plate has a high resistance against deflections compared to other types of reinforcement. It is also revealed that the reduction in the dimensionless natural frequency is most pronounced in core reinforced sandwich plate.

$TaN/Al_{2}O_{3}$ 박막 저항소자 개발에 관한 연구 (A study on TCR characteristic of $TaN/Al_{2}O_{3}$ thin film resistors)

  • In recent years, the tantalum nitride(TaN) thin-film has been developed for the electronic resistor and capacitor. In this papers, this study presents the surface profile and sheet-resistance property relationship of reactive-sputtered TaN thin film resistor processed by buffer of Ti and Cr on alumina substrate. The TCR properties of the TaN films were discussed in terms of reactive gas ratio, ratio of nitrogen, crystallization and thin films surface morphology due to annealing temperature. It is clear that the TaN thin-films resistor electrical properties are low TCR related with it's buffer layer condition. Ti buffer layer thin film resistor having a good thermal stability and lower TCR properties then Cr buffer expected for the application to the dielectric material of passive component.

Characteristics of ITO/Ag/ITO Hybrid Layers Prepared by Magnetron Sputtering for Transparent Film Heaters

  • Transparent film heaters (TFHs) based on Joule heating are currently an active research area. However, TFHs based on an indium tin oxide (ITO) monolayer have a number of problems. For example, heating is concentrated in only part of the device. Also, heating efficiency is low because it has high sheet resistance ($R_s$). To address these problems, this study introduced hybrid layers of ITO/Ag/ITO deposited by magnetron sputtering, and the electrical, optical, and thermal properties were estimated for various thicknesses of the metal interlayer. The $R_s$ of ITO(40)/Ag/ITO(40 nm) hybrid TFHs were 5.33, 3.29 and $2.15{\Omega}/{\Box}$ for Ag thicknesses of 10, 15, and 20 nm, respectively, while the $R_s$ of an ITO monolayer (95 nm) was $59.58{\Omega}/{\Box}$. The maximum temperatures of these hybrid TFHs were 92, 131, and $145^{\circ}C$, respectively, under a voltage of 3 V. And that of the ITO monolayer was only $32^{\circ}C$. For the same total thickness of 95 nm, the heat generation rate (HGR) of the hybrid produced a temperature approximately $100^{\circ}C$ higher than the ITO monolayer. It was confirmed that the film with the lowest $R_s$ of the samples had the highest HGR for the same applied voltage. Overall, hybrid layers of ITO/Ag/ITO showed excellent performance for HGR, uniformity of heat distribution, and thermal response time.
