Hybrid MBE Growth of Crack-Free GaN Layers on Si (110) Substrates

  • Two main MBE growth techniques have been used: plasma-assisted MBE (PA-MBE), which utilizes a rf plasma to supply active nitrogen, and ammonia MBE, in which nitrogen is supplied by pyrolysis of NH3 on the sample surface during growth. PA-MBE is typically performed under metal-rich growth conditions, which results in the formation of gallium droplets on the sample surface and a narrow range of conditions for optimal growth. In contrast, high-quality GaN films can be grown by ammonia MBE under an excess nitrogen flux, which in principle should result in improved device uniformity due to the elimination of droplets and wider range of stable growth conditions. A drawback of ammonia MBE, on the other hand, is a serious memory effect of NH3 condensed on the cryo-panels and the vicinity of heaters, which ruins the control of critical growth stages, i.e. the native oxide desorption and the surface reconstruction, and the accurate control of V/III ratio, especially in the initial stage of seed layer growth. In this paper, we demonstrate that the reliable and reproducible growth of GaN on Si (110) substrates is successfully achieved by combining two MBE growth technologies using rf plasma and ammonia and setting a proper growth protocol. Samples were grown in a MBE system equipped with both a nitrogen rf plasma source (SVT) and an ammonia source. The ammonia gas purity was >99.9999% and further purified by using a getter filter. The custom-made injector designed to focus the ammonia flux onto the substrate was used for the gas delivery, while aluminum and gallium were provided via conventional effusion cells. The growth sequence to minimize the residual ammonia and subsequent memory effects is the following: (1) Native oxides are desorbed at $750^{\circ}C$ (Fig. (a) for [$1^-10$] and [001] azimuth) (2) 40 nm thick AlN is first grown using nitrogen rf plasma source at $900^{\circ}C$ nder the optimized condition to maintain the layer by layer growth of AlN buffer layer and slightly Al-rich condition. (Fig. (b)) (3) After switching to ammonia source, GaN growth is initiated with different V/III ratio and temperature conditions. A streaky RHEED pattern with an appearance of a weak ($2{\times}2$) reconstruction characteristic of Ga-polarity is observed all along the growth of subsequent GaN layer under optimized conditions. (Fig. (c)) The structural properties as well as dislocation densities as a function of growth conditions have been investigated using symmetrical and asymmetrical x-ray rocking curves. The electrical characteristics as a function of buffer and GaN layer growth conditions as well as the growth sequence will be also discussed. Seasonal Variation of Nitrogen Loads and Nitrogen Cycling at Tidal Flat Sediments in Nakdong River Estuary (낙동강 하구 갯벌 퇴적물에서 강을 통한 질산염 유입에 따른 질소순환의 계절 변화)

  • We investigated seasonal variation of sediment-water oxygen and inorganic nitrogen fluxes, and denitrification at tidal flat sediments located in the Nakdong River Estuary from July 2005 to September 2006. Net oxygen fluxes, measured with sediment incubations at in situ temperature, varied from -37.0 to $0.5mmol\;O_2\;m^{-2}\;d^{-1}$. Oxygen fluxes into the sediments from the overlying water increased due to the increased water temperature. Denitrification rate ($4{\sim}2732{\mu}mol\;N\;m^{-2}\;d^{-1}$) in this study was higher compared to the other Korean coast measured with the same method. Denitrification showed the same seasonal variation as oxygen fluxes. Denitrification rate based on $^{15}N$-nitrate showed a strong correlation with nitrate flux into the sediments from the overlying water. Denitrification via "water column supplied nitrate ($D_w$)", calculated from Isotope pairing technique, also correlated well with nitrate flux into the sediments. Nitrate from water column seems to account for seasonal variation of denitrification in Nakdong River Estuary. To understand general patterns and trends of biogeochemical processes of sediments in the Nakdong River Estuary, we categorized biogeochemical fluxes measured in this study according to direction and sizes of fluxes. Type 1(high oxygen and inorganic nitrogen fluxes into the sediments and high denitrification) occurred in summer, whereas Type 2(low oxygen and inorganic nitrogen fluxes into the sediments and low denitrification) occurred in rest of the season. Intertidal flat sediments seem to react sensitively to influence of freshwater from the Nakdong River.

Proteomic Analysis of O-GlcNAc Modifications Derived from Streptozotocin and Glucosamine Induced β-cell Apoptosis

  • The post-translational modifications of Ser and Thr residues by O-linked $\beta$-N-acetylglucosamine (O-GlcNAc), i.e., O-GlcNAcylation, is considered a key means of regulating signaling, in a manner analogous to protein phosphorylation. Furthermore, it has been suggested that the increased flux of glucose through the hexosamine biosynthetic pathway (HBP) stimulates O-GlcNAcylation, and that this may be responsible for many of the manifestations of type 2 diabetes mellitus. To determine whether excessive O-GlcNAcylation of target proteins results in pancreatic $\beta$ cell dysfunction, we increased nucleocytoplasmic protein O-GlcNAcylation levels in $\beta$ cells by exposing them to streptozotocin and/or glucosamine. Streptozotocin and glucosamine co-treatment increased O-GlcNAcylated proteomic patterns as assessed by immunoblotting, and these increases in nuclear and cytoplasmic protein O-GlcNAcylations were accompanied by impaired insulin secretion and enhanced apoptosis in pancreatic $\beta$ cells. This observed $\beta$cell dysfunction prompted us to examine Akt and Bcl-2 family member proteins to determine which proteins are O-GlcNAcylated under conditions of high HBP throughput, and how these proteins are associated with $\beta$ cell apoptosis. Eventually, we identified ten new O-GlcNAcylated proteins that were expressed during $\beta$ cell apoptosis, and analyzed the functional implications of these proteins in relation to pancreatic $\beta$ cell dysfunction.

Raman O VI Profile Analysis of Accretion and Bipoloar Outflow in Sanduleak's Star

  • Sanduleak's star is a suspected symbiotic binary located in the Large Magellanic Cloud. It is known that it has a giant jet with physical size ~ 14pc. Its spectrum shows two strong emission bands at $6825{\AA}$ and $7082{\AA}$, which are originated from Raman-scattering of O VI by neutral hydrogen atoms. We present the high-resolution spectrum of Sanudleak's star obtained with MIKE at the Magellan-Caly telescope to investigate the O VI emission region based on the profiles of the two Raman features. In this spectrum, it is noted that the Raman $6825{\AA}$ feature exhibits a single broad peak profile, which is in high contrast with a clear triple peak profile of the Raman $7082{\AA}$ feature. In our analysis we suggest that the O VI emission region consist of three main emission parts: an accretion disk, a bipolar outflow and an optically thick, compact component surrounding the white dwarf. By performing Monte Carlo simulation we constrain the representative column density of the H I scattering region N_HI ~1${\times}$10^23 cm^-2, which is in accordance with the observed flux ratio in the two Raman features F(6825)/F(7082) ~ 4.5.

Removal of Aqueous Calcium Ion by Micellar Enhanced Ceramic Membranes Adding Surfactant (계면활성제를 첨가한 미셀 형성 세라믹 분리막에 의한 칼슘이온 제거)

  • Sodium dodecyl sulfate, which was anionic surfactant, at a concentration higher than its critical micellar concentration was added to calcium solution for forming micelles. Then aggregates were formed by adsorption or binding of calcium ions on the surface of micelles, and gathering between them, and then rejected by two kinds of ceramic membranes to remove calcium ions. As result, rejection rates of calcium were higher than 99.98%. And in our experimental range the higher TMP trended to increase the resistance of membrane fouling ($R_f$), total permeate volume ($V_T$), dimensionless permeate flux ($J/J_o$) and permeate flux (J) because TMP was driving force. And we investigated effects of $N_2$-back-flushing time and filtration time, that was back-flushing period, during periodic $N_2$-back-flushing on ceramic membranes. As result, optimal BTs for NCMT-623l ($0.07{\mu}m$ pore size) and NCMT-7231 membrane ($0.10{\mu}m$) were 10 sec and 15 sec, respectively. Also, optimal FT was 5 min for both membranes, and the frequent $N_2$-back-flushing could decrease membrane fouling effectively. Then, the optimal conditions resulting from our experiments for synthetic calcium solution were applied to groundwater using as washing process of soymilk package. As result, rejection rates of calcium were higher than 99.98%.

Geologic Report on the Goobong Limestone Mine (구봉석회석광산의 지질조사보고(地質調査報告))

  • The purpose of this report is to prepare a data for the economic evaluation on the Goobong Limestone Mine which is located at the south-eastern corner of the Yongchun Quadrangle scaled in 1:50,000. The accessibility from the mine to railroad was considered in two ways. One is to Dodam Station on Central Railway Line and the other is to reach Songjung-ni village which is near Sangyong Station on Hamback Railway Line. The distance of the former way is 26.7km and the later is 24.2km. Geologically the mine is situated near the base of the Greast Limestone Series which strikes generally $N25^{\circ}{\sim}30^{\circ}E$. The series comprises six different formations from older to younger; Pungchon Limestone Formation and Whajol Formation of Cambrian age, and Dongjum Quartzite Formation, Dumudong Formation, Maggol Limestone Formation and Goseong Formation of lower to middle Ordovician age. 82 samples; 48 from Pungchon Limestone Formation, 11 from Dumudong Formation, 15 from Maggol Limestone Formation and 8 from Goseong Formation, were taken from the series in the crossed direction to the general trend of the series as shown in geological map. They were chemically analyzed on the components of CaO, MgO, $SiO_2$, $R_2O_3(Al_2O_3+Fe_2O_3)$ and ignition loss as shown in table 2, table 3, table 4, and table 5. As seen from the tables, among the formations of the series, middle to upper parts of the Pungchon Limestone Formation and middle and upper parts of the Dumudong Formation have chemical composition as available source for the raw material of cement industry, not only that but also the part of the Pungchon Formation was highly evaluated as source for the flux of iron smelting and the raw material of carbide manufacturing because of its high purity of calcium carbonate.

Molecular Dynamics Simulation Study of Transport Properties of Diatomic Gases

  • In this paper, we report thermodynamic and transport properties (diffusion coefficient, viscosity, and thermal conductivity) of diatomic gases ($H_2$, $N_2$, $O_2$, and $Cl_2$) at 273.15 K and 1.00 atm by performing molecular dynamics simulations using Lennard-Jones intermolecular potential and modified Green-Kubo formulas. The results of self-diffusion coefficients of diatomic gases obtained from velocity auto-correlation functions by Green-Kubo relation are in good agreement with those obtained from mean square displacements by Einstein relation. While the results for viscosities of diatomic gases obtained from stress auto-correlation functions underestimate the experimental results, those for thermal conductivities obtained from heat flux auto-correlation functions overestimate the experimental data except $H_2$.

A Simultaneous Improvement in $CO_2$ Flux and $CO_2/N_2$ Separation Factor of Sodium-type FAU Zeolite Membranes through 13X Zeolite Beads Embedding (13X 제올라이트 흡착제 충진에 의한 Na형 Faujasite 제올라이트 분리막의 $CO_2/N_2$ 선택도 및 $CO_2$ 투과도 동시 증가 현상)

  • Sodium type faujasite(FAU) zeolite membranes with a thickness of 5${\mu}m$ and a Si/Al molar ratio of 1.5 were prepared by the secondary growth process. The $CO_2/N_2$ separation in the vacuum mode was investigated at $30^{\circ}C$ for an equimolar $CO_2-N_2$ mixed gas before and after embedding 13X zeolite beads in the permeate side. The embedded 13X zeolite beads improved both $CO_2$ permeance and $CO_2/N_2$ separation factor, simultaneously. The phenomenon was explained by an increment in the $CO_2$ desorption rate at the FAU zeolite/$\alpha-Al_2O_3$ phase boundary due to an enhanced $CO_2$ escaping through the pore channels of the $\alpha-Al_2O_3$ support layer. In the present paper, it will be emphasized that a hybridization of a membrane with an adsorbent can provide a key to break through the trade-off between permeance and separation factor, generally shown in a membrane separation.

$TiO_2$-Encapsulated EFAL-Removed Zeolite Y as a New Photocatalyst for Photodegradation of Azo Dyes in Aqueous Solution

  • Application of a new photocatalyst has been attempted to improve the efficiency and rates of photocatalytic degradation of azo dyes by using a model dye such as Methyl Orange. As a new photocatalyst, $TiO_2$ encapsulated EFAL-removed zeolite Y ($TiO_2$ /EFAL-removed zeolite Y) has been synthesized by ion-exchange in the mixture of EFAL-removed zeolite Y with 0.05 M aqueous [$(NH_4)_2 TiO(C_2O_4)_2.H_2O$] [$TiO(C_2O_4)_2.H_2O$]. This new photocatalyst has been characterized by measuring XRD, IR and reflectance absorption spectra as well as ICP analysis, and it was found that the framework structure of $TiO_2$ /EFAL-removed zeolite Y is not changed by removing the extra-framework aluminum (EFAL) from the normal zeolite Y and the $TiO_2$ inside the photocatalyst exists in the form of $(TiO^{2+})_n$ nanoclusters. Based on the ICP analysis, the Si/Al ratio of the $TiO_2$ /EFAL-removed zeolite Y and the weight of $TiO_2$ were determined to be 23 and 0.061g in 1.0g photocatalyst, respectively. It was also found that adsorption of the azo dye in the $TiO_2$ /EFAL-removed zeolite is very effective (about 80 % of the substrate used). This efficient adsorption contributes to the synergistic photocatalytic activities of the $TiO_2$ /EFAL-removed zeolite by minimizing the required flux diffusion of the substrate. Thus, the photocatalytic reduction of methyl orange (MO) was found to be 8 times more effective in the presence of $TiO_2$ /EFAL-removed zeolite Y than in the presence of $TiO_2$ /normal zeolite Y. Furthermore, the photocatalytic reduction of MO by using 1.0 g of the $TiO_2$ /EFAL-removed zeolite Y containing 0.061g of $TiO_2$ is much faster than that carried out by using 1.0 g of Degussa P-25.

Study of the Chemical Composition of Korean Traditional Ceramics (II): Chos$\breve{o}$n Whiteware (한국 전통 도자기의 화학 조성에 대한 연구 (II): 조선백자)

  • The material characteristics of Chos$\breve{o}$n whiteware were investigated by analyzing and comparing the body and glaze compositions of whiteware shards excavated at the Kwangju royal kilns, Ch'unghyodong, and four other local-level kilns. In Korea, the rise of whiteware technology began in the early years of the Chos$\breve{o}$n dynasty, when the indigenous tradition of Kory$\breve{o}$ celadon was strongly influenced by the whiteware aesthetics of the Chinese Ming dynasty. The Kwangju royal kilns eventually made hard-textured whiteware of a quality equivalent to that of the Chinese by using type of porcelain stone that contained slightly less $Fe_2O_3$ and $TiO_2$ and slightly more $K_2O$ than that used for celadon. In contrast, the potters of Ch'unghyodong achieved the same level of quality by finding and using a totally different material: kaolinitic clay. The porcelain stone used at the Kwangju kiln was commonly found in Korea and south China, whereas kaolinitic clay (which has a high aluminum content) was typically found in north China, and was only rarely used in Korea. The flux component of the glaze compositions was mostly limestone, first in burnt form and later in crushed form, and the clay component was often glaze stone, which was a finer-grained porcelain stone with a higher proportion of feldspar. In the future, this comparative analytical study of Korean whiteware components should be extended to the $18^{th}$- and $19^{th}$-century kilns that are currently being excavated at a rapid pace.
