A Numerical Model to Analyze Thermal Behavior of a Radiative Heater Disigned for Flip-Chip Bonders (플립칩 본더용 가열기의 열특성 해석을 위한 수치모델)

  • This study presents a numerical model to analyze dynamic thermal behavior of a hot chuck designed for flip-chip bonders. The hot chuck of concern is a heater which has been specifically developed for accomplishing high-speed and ultra-precision soldering. The characteristic features are radiative heat source and the heating tool made of a material of high thermal diffusivity. A physical modeling has been conducted for the network of heat transport. A simplified finite volume model is deviced to simulate time-dependent thermal behavior of the heating tool on which soldering is achieved. The reliability of the proposed numerical model is verified experimentally. A series of numerical tests illustrate the usefulness of the numerical model in design analysis.

  • In the turning process, the feed is usually selected by a machining operator considering workpiece, cutting tool and depth of cut. Even if this selection can avoid power saturation or tool breakage, it is usually conservative compared to the capacity of the machine tools and can reduce the productivity significantly. This paper proposes a selection method of the feed and the reference cutting force based on MRR(material removal rate), maximum spindle power and specific energy. In order to estimate and control cutting force accurately in transient and steady state, this study utilizes a synthesized cutting force estimation method and a Fuzzy controller. The experimental results present that these systems can be useful for the FMS(flexible manufacturing system) and unmanned automation system.

  • In this paper, the accurate end position control method of ultraprecision machine tool post using piezoelectric material as an micro positonong devics is presented. This method employs the classical PID feedback and uses an additional notch filter which eliminates the resonance characteristics of controlled plant. And the simple predictor is added to make use of the future value of desired input for better tracking performance. To show the feasibilty of proposed method, the PC-based experimental apparacy can be obtained. Using method, Al specimen of diameter 100mm was cut under practical machining condition to test the practicability of proposed method.

  • Until recently, Stamping tool manufacturing depend on skilled designers and technicians, because it has many parameters. So, Try-out time not controlled. We now apply CAE, preliminary experiment, material database and automated stain measurement in stamping tool manufacturing for concurrent engineering that decreases product development circle time, saves cost, improves product reliability. Automated strain analysis and measurement environment gives very accurately informations to technicians of stamping tool manufacturing. They analysed the part in problem and appled to results in Try-out step.

  • This paper gives an attempt to build a decision support tool linked with a simulation software called ARENA for evaluating and comparing the performance of the push and pull material driven strategies operating in the flow shop environment with a bottleneck resource as the shop's constraint. To be fair for such evaluation, the comparison must be made fairly under the optimal setting of both systems' operating parameters. In this study, an optimal-seeking heuristic algorithm, Genetic Algorithm (GA), is employed to suggest a systems' best design based on the economic consideration, which is the profit generated from the system. Results from the study have revealed interesting outcomes, letting us know the strength and weakness of the push and pull mechanisms as well as the effect of each operating parameter to the overall system's financial performance.

  • Extrusion of forward-gear and backward-rod by combined extrusion with controlling the extrusion velocity using a counter tool is studied. In the combined forward-backward extrusion with controlling extrusion velocity, only parts with short gear can be formed. To obtain longer gear parts, extrusion with reverse ram motion is carried out after the combined forward-backward extrusion process. In this method, combined forward-backward extrusion is carried out until excessive extrusion length is attained and then, the motion of the punch is stopped and the counter tool is moved in the inverse direction and returned to the position for obtaining the desired extrusion length. The experiment is carried out by using lead for billets as a model material. With reverse ram motion, longer gear teeth without under-filling defect can be formed than that by only combined extrusion with controlling extrusion velocity.

  • Finite element method is very effective method to simulate the forming processes with good prediction of the deformation behaviour. For the finite element modeling of sheet mental forming the accurate tool model is required. Due to the geometrical complexity of real-size part stamping tools it is hard to make FE model for real-size auto-body stamping parts. In this paper, it was focussed on the drawability factors on auto-body panel stamping by AUTOFORM with using tool planing alloy to reduce law price as well as high precision from Design Optimization of die. According to this study, the results of simulation will give engineers good information to access the Design Optimization of die.

  • Magneto-Rheological(MR) fluid composes of a base fluid and ferromagnetic particles less than tens of micrometer size dispersed in the fluid. It is called as a smart material because its rheological properties are changable by a magnetic field. Its important applications are active devices such as controllable dampers and controllable clutches. The merit of those products is that their functional characteristics are controllable such that they enable active control strategies. This paper proposes an idea for machine tool applications of the MR fluid clutch as a safety device for power transmission. FEM has been used for magnetic field analyses and the results are compared with some former experiments. Some design syntheses of the MR clutches are suggested and hopefully considered that it may be an effective safety device for power transmission of machine tools.

  • In order to suggest the proper optimal conditions of the CNC milling machining for the Thin-wall surface, some experiments were carried out. The process was applied in the aerospace industry for the machining of light alloys, notably aluminium. In recent year, however, the mold and die industry has begun to use the technology for the production of components, including those manufactured from hardened tool steels. And the end mill is an important tool in the milling process. A typical example for the end mill is the milling of pocket and slot in which a lot of material is removed from the workpiece. Therefore the proper selection of cutting parameter for end milling is one of the important factors affecting the cutting cost. In this paper, we choose the optimal parameters(cutting forces) to cut thin-walled Al part by experiment.

  • Ceramic and CBN tools are available for the difficult-to -cut-materials such as hardened carbon tool steel. stainless steel and etc. Ceramic tools are suitable for continuous turning cut, not for intermittent milling cut. Ceramic tools are likely to be chipped and abruptly broken before the appearance of normal wear in turning. In this study, TiN coated ceramic tools were found to restrain the chipping, breaking and early fracture and to increase the critical cutting velocity owing to TiN coating in PVD method.
