Study on Efficiency Droop in a-plane InGaN/GaN Light Emitting Diodes

  • Light-emitting diodes (LEDs) based on III-nitrides compound semiconductors have achieved a high performance device available for display and illumination sector. However, the conventional c-plane oriented LED structures are still showing several problems given by the quantum confined Stark effect (QCSE) due to the effects of strong piezoelectric and spontaneous polarizations. The QCSE results in spatial separation of electron and hole wavefunctions in quantum wells, thereby decreasing the internal quantum efficiency and red-shifting the emission wavelength. Due to demands for improvement of device performance, nonpolar structure has been attracting attentions, since the quantum wells grown on nonpolar templates are free from the QCSE. However, current device performance for nonpolar LEDs is still lower than those for conventional LEDs. In this study, we discuss the potential possibilities of nonpolar LEDs for commercialization. In this study, we characterized current-light output power relation of the a-plane InGaN/GaN LEDs structures with the variation of quantum well structures. On-wafer electroluminescence measurements were performed with short pulse (10 us) and low duty factor (1 %) conditions applied for eliminating thermal effects. The well and barrier widths, and indium compositions in quantum well structures were changed to analyze the efficiency droop phenomenon.

Effects of Inlet-Manifold Water Addition on the Performance of Kerosene Engines (석유(石油)엔진의 흡기관내(吸氣管內)의 물 부가(附加)가 엔진성능(性能)에 미치는 영향(影響))

  • This study was carried out to investigate the possibility of improving the performance of a kerosene engine with water addition. The engine used in this study was a single-cylinder, four-cycle kerosene engine with the compression ratio of 4.5. Water could be successfully added into the inlet manifold by an extra carburetor for the volumetric ratios of 5, 10, 20, and 30 percents. Variable speed tests at wide-open throttle were performed for five speed levels in the range of 1,000 to 2,200rpm for each fuel type. Volumetric efficiency and brake specific fuel consumption were determined, and brake thermal efficiency based on the lower heats of combustion of kerosene was calculated. To examine variation in fuel consumption, CO concentration, and cooling water temperature, part load tests were also performed. The results obtained are summarized as follow. (1) Brake torque increased almost in proportion to volumetric efficiency. But the ratio of increase in torque was greater than that of volumetric efficiency. Mean torque over the speed range of 1,000 to 2,200rpm increased 1, 3, 7, and 2 percents for 5, 10, 20, and 30 percents water addition, respectively. The increase in brake torque with water addition was greater at lower speeds. (2) Mean brake specific fuel consumption over the speed range of 1,000 to 2,200rpm decreased 1, 2, 3, and 3 percents for 5, 10, 20, and 30 percents water addition, respectively. (3) Mean temperature of cooling water over the speed range of 1,000 to 2,200rpm decreased 2, 4, 8, and 12 percents for 5, 10, 20, and 30 percents water addition, respectively. (4) The effects of decreasing CO concentration in the exhaust emissions with water addition were significant. At the speed range of 1,000 to 2,200rpm, CO concentration in the exhaust emissions decreased 2, 10, 23, percents for 5, 10, and 20 percents water addition, respectively. (5) Deposits were not discovered in the combustion chamber during the experiment. However, a little rust was formed in the water-supply carburetor.

Ore Minerals and the Physicochemical Environments of the Inseong Gold-Silver Deposits, Republic of Korea (인성(仁成) 금(金)·은(銀) 광상(鑛床)에서 산출(産出)되는 광석광물(鑛石鑛物)과, 물리화학적(物理化學的) 생성환경(生成環境))

  • The Inseong gold-silver mine is located 3Km northwest of Suanbo, Choongcheongbugdo, Republic of Korea. The mine occurs in the shear zone formed by tension fractures within the Hwanggangri Formation of the Ogcheon metamorphic belt. Ore minerals found in the gold-silver bearing hydrothermal quartz vein composed mainly of pyrite, arsenopyrite, sphalerite, galena and minor amount of chalcopyrite, pyrrhotite, stannite, bismuthininte, native bismuth, chalcocite, electrum and tellurian canfieldite(?). The gangue minerals are quartz, calcite, chlorite and rhodochrocite. Wallrock alterations such as chloritization, silicitication, pyritization, carbonitization and sericitization can be observed in or around the quartz vein. According to the paragenetic sequence, quartz vein structure and mineral assemnlages, three different stages of ore formation can be recognized. The physico-chemical environment of ore formation in this deposit shows slight variation from stage to stage, but the condition of main ore deposition can be summarized as follows. Fluid inclusion, S-istope geothermometry and geothermometry based on mineral chemistry by use of arsenopyrite and chlorite show the ore was formed at temperature between 399 and $210^{\circ}C$ from fluids with salinities of 3.3-5.8 wt.% equivalent NaCl. It indicates that pressure during the mineralization is less than 0.6 Kb corresponding to a depth not greater than 1Km. S-isotope data suggests that thermal fluid may have magmatic origin wit some degree of mixing with meteoric water. In coclusion, the Inseong gold-silver deposit was formed at shallow depth and relatively high-temperature possibly with steep geothermal gradient under xenothermal condition.

  • The capnograph system for determining the partial pressure of carbon dioxide in the blood of a patient was developed based on the NDIR(non-dispersive infrared) absorption technology. NDIR gas analyzing method requires an optical absorption chamber and signal processing hardware. In this paper, we have designed and implemented NDIR type $CO_2$ gas chamber in consideration of the time response characteristics and lamp chopping frequency. And we have implemented signal processing hardware using two infrared sources to reduce the thermal background effect. The implemented gas chamber and signal processing hardware were tested in the temperature variation experiment and human expiratory experiment. The results showed that the system could produce a stable output signal and a good $CO_2$ gas concentration curve like a typical capnogram.

  • According to the result of the first report and the second report of this study, it was expected that soil heating in a protected cultivation in winter season would affect the initial growth and development of fruit. Based on the result of previous study, we compared height, leaf number, leaf area, fruit weight, crop growth rate (CGR), features and quantity of cucumber for 3 months after planting between the soil heating group and the non-heating group. The result were summarized as follows: The height, leaf number, leaf area and fruit weight of cucumber in the soil heating group were 12.5%, 14.6%, 21.4% and 22.8% higher, respectively, compared to those of cucumber in the non-heating group. Although both the soil heating group and the non-heating group similarly showed an increasing pattern in CGR after transplanting, the soil heating group showed the increased CGR by 12.1% compared to that of the non-heating group. The quantity of cucumber in the soil heating group was about 26% higher than that of the non-heating group. It is assumed that the activation of initial growth and development of fruit in the heating group resulted in the increase of quantity.

  • This paper reviews past literatures relevant to fire-resistance properties of high strength concrete and investigates spalling mechanism of high strength concrete in fire. First, literatures were reviewed on spalling occurrence and fire-resistance methods. Second, a chemical change of concrete components in an elevated temperature was presented. Finally, the mechanism of the spalling occurrence and spalling resistance were examined in terms of hybrid fiber content. The focus of the experimental study as part of this research is to investigate the effects of fire on the variation of thermal properties of high strength concrete, which tends to be used in super tall buildings. This experimental study was devised to investigate the fire-resistance performance of high strength concrete containing hybrid fibers. A total of 48 test specimens were exposed to high temperature ranging from $100^{\circ}C$ to $700^{\circ}C$, including room temperature (${\sim}20^{\circ}C$). Test results provide valuable information regarding fire-resistance properties of strength concrete with 100 MPa or greater.

The Under Water Ambient Noise at Voting-il Bay (영일만 부근에서의 수중소음)

  • Underwater ambient noise level was measured at two points near the Youngil Bay. The environmental characteristics depend upon oceanographic conditions of sound propagation ana its implication on the source of ambient noise. Some noise sources were estimated, and the effect of the oceanographic conditions on the noise level variation had been considered. The results were as follows : 1) At the nearshore station of Youngil Bay, the ambient noise level in the near bottom(45m) was lower than that of the near surface(10m) by 15dB. This difference was due to spherical spreading from the upper to the lower layer. 2) At the open sea station which is located outside of the thermal front existing near the Youngil Bay, the ambient noise level of the upper layer(20m) was higher than that of the lower layer (100m) by $8{\sim}12dB$ below 50Hz and $15{\sim}23dB$ above 50Hz. 3) Above 60Hz the ambient noise level at the nearshore station was higher than that of the open sea station, while below 60Hz, the result was reverse. It appears that a boundary layer existed between the two stations.

Property Comparison of Ru-Zr Alloy Metal Gate Electrode on ZrO2 and SiO2 (ZrO2와 SiO2 절연막에 따른 Ru-Zr 금속 게이트 전극의 특성 비교)

  • In this dissertation, Ru-Zr metal gate electrode deposited on two kinds of dielectric were formed for MOS capacitor. Sample co-sputtering method was used as a alloy deposition method. Various atomic composition was achieved when metal film was deposited by controlling sputtering power. To study the characteristics of metal gate electrode, C-V(capacitance-voltage) and I-V(current-voltage) measurements were performed. Work function and equivalent oxide thickness were extracted from C-V curves by using NCSU(North Carolina State University) quantum model. After the annealing at various temperature, thermal/chemical stability was verified by measuring the variation of effective oxide thickness and work function. This dissertation verified that Ru-Zr gate electrodes deposited on $SiO_{2}\;and\;ZrO_{2}$ have compatible work functions for NMOS at the specified atomic composition and this metal alloys are thermally stable. Ru-Zr metal gate electrode deposited on $SiO_{2}\;and\;ZrO_{2}$ exhibit low sheet resistance and this values were varied with temperature. Metal alloy deposited on two kinds of dielectric proposed in this dissertation will be used in company with high-k dielectric replacing polysilicon and will lead improvement of CMOS properties.

Effect of Sintering Temperature on Electrical Stability of $Pr_{6}O_{11}$-Based ZnO Varistors ($Pr_{6}O_{11}$계 ZnO 바리스터의 전기적 안정성에 소결온도의 영향)

  • The electrical stability for DC stress of Pr$_{6}$O$_{11}$-based ZnO varistos consisting of ZnO-Pr$_{6}$O$_{11}$-CoO-Cr$_2$O$_3$-Er$_2$O$_3$-based ceramics were investigated with sintering temperature in the range of 1325~1345$^{\circ}C$. A the sintering temperature is raised, the nonlinear exponent of varistors was decreased, whereas the stability was markedly improved. The density of ceramics was found to greatly affect the electrical stability for DC stress. The varistors sintered at 13$25^{\circ}C$ were completely degraded because of thermal runaway attributing to low density. The varistors sintered at 1335$^{\circ}C$ exhibited the highest nonlinearity, with a nonlinear exponent of 70.53 and a leakage current of 1.92$\mu$A, whereas they did not exhibit relatively high stability. On the contrary, the varistors sintered at >134$0^{\circ}C$ exhibited not only a high nonlinearity marking the nonlinear exponent above 50 and the leakage current below 3$\mu$A, but also a high stability marking the variation rate of the varistor voltage below 2%, even under DC stress such as (0.80V$_{1mA}$/9$0^{\circ}C$/12h)+(0.85V$_{1mA}$/115$^{\circ}C$/12h)+(0.90V$_{1mA}$/12$0^{\circ}C$/12h)+(0.95V$_{1mA}$/1$25^{\circ}C$/12h)+(0.95V$_{1mA}$/15$0^{\circ}C$/12h). In particular, ti was found that the varistors sintered at 134$0^{\circ}C$ were more nonlinear and more stable, compared with that of 1345$^{\circ}C$.EX>.}C$.EX>.

A Study on the microstructure and Surge Characteristics of ZnO varistors for distribution Arrester (배전급 피뢰기용 ZnO 바리스터 소자의 미세구조 및 서지 특성에 관한 연구)

  • In this thesis, ZnO varistors with various formulation, such as A∼E, were fabricated according to ceramic fabrication method. The microstructure, electrical properties, and surge characteristics of ZnO varistors were investigated according to ZnO varistors with various formulation. In the microstructure, A∼E\`s ZnO varistor ceramics sintered at 1130$\^{C}$ was consisted of ZnO grain(ZnO), spinel phase (Zn$\_$2.33/Sb$\_$0.67/O$\_$4/), Bi-rich phase(Bi$_2$O$_3$) and intergranuler phase, wholly. Lightning impulse residual voltage of A, B, C and E\`s ZnO varistors suited standard characteristics, below 12kV at current of 5kA. On the contrary, D\`s ZnO varistor exhibited high residual voltage as high reference voltage. In the accelerated aging test, leakage current and watt loss of B, C and D\`s ZnO varistors increases abruptly with stress time under the first a.c. stress(115$\^{C}$/3.213kV/300h). Consequently, C varistor exhibited a thermal run away. On the contrary, leakage current and watt loss of A and C\`s ZnO varistors which show low initial leakage current exhibited constant characteristics. After high current impulse test, A\`s ZnO varistor has broken the side of varistor but impulse current flowed. On the contrary, E\`s ZnO Varistor exhibited good discharge characteristics which the appearance of varistor was not wrong such as puncture, flashover, creaking and other significant damage. After long duration impulse current test, E\`s ZnO varistor exhibited good discharge characteristics which the appearance of varistor was not wrong such as puncture, flashover, creaking and other significant damage. After high current impulse test and long duration impulse current test, E\`s ZnO varistor exhibited very good characteristics which variation rate of residual voltage is 1.4% before and after test.
