The Interfacial Reactions and Reliability of SnAgCu Solder Joints under Thermal Shock Cycles (열충격 사이클에 따른 SnAgCu 솔더별 솔더 접합부의 신뢰성 및 계면반응)

  • Pb-free solder has recently been used in electronics in efforts to meet environmental regulations, and a number of Pb-free solder alloy choices beyond the near-eutectic SnAgCu solder are now available. With increased demand for thin and portable electronics, the high cost of alloys containing significant amounts of silver and their poor mechanical shock performance have spurred the development of low Ag SnAgCu solder, which provides improved mechanical performance at a reasonable cost. Although low Ag SnAgCu solder exhibits significantly higher fracture resistance under high-strain rates, little thermal fatigue data exist for this solder. Therefore, it is necessary to investigate thermal fatigue reliability of low Ag SnAgCu solder under variation of thermal stress in order to allow its implementation in electronic products with high reliability requirements. In this study, the reliability of Sn0.3Ag0.7Cu(SAC0307), a low Ag solder alloy, is discussed and compared with that of Sn3Ag0.5Cu(SAC305). Three sample types and six samples size are evaluated. Mechanical properties and microstructure of the solder joint are investigated under thermal shock cycles. It was observed that the mechanical strength of SAC0307 dropped slightly with thermal cycling relative to that of SAC305. This reveals that the failure mode of SAC0307 is different from that SAC305 under this critical condition.

  • Aluminium titanate (Al$_2$TiO$_{5}$) as structural ceramics is known as a low thermal exansion, a low thermal conductivity, a low Young's modulus, and excellent thermal shock resistant material. These properities allow for the testing as an insulating material in engines for portliner, piston bottom an turbo charger. However, those composites has low mechanical strength due to the presence of microcracks developed by the large difference in thermal expansion coefficients along crystallographic directions exceed the internal strength of material and its tendency to decompose into $Al_2$O$_3$ and TiO$_2$ at temperature below 130$0^{\circ}C$ limit however the application of aluminium titanate.e.

  • The high-speed steel (shorten as HSS) consists of Fe and several kinds of transition metal carbides. The cutting tools or wear-resistant materials made from HSS experience relatively high thermal shock because a coolant such as water or oil is flowed over the surface of heated HSS. The purpose of this research is to increase the hardness, strength, fracture toughness and thermal shock resistance of HSS. A possible strategy is to incorporate a hard ceramic material with high strength in HSS matrix. This paper describes the processing, microstructure and mechanical properties of the oriented unidirectional mullite fiber/HSS composite. The unidirectional mullite fibers of 10${\mu}{\textrm}{m}$ diameter were dispersed by the ultrasonic irradiation of 38 kHz in an ethylenglycol suspension containing HSS powder of 11${\mu}{\textrm}{m}$ median size. The dried green composites with 4-68 vol% fibers were hot-pressed for 2h at 100$0^{\circ}C$ in Ar atmosphere under a pressure of 39 MPa. The higher density was achieved in the composite with a lower content of fibers. The oriented unidirectional fibers were well dispersed in the HSS matrix. The average distance between the center of fibers in the cross section was close to the value calculated from the fiber fraction. No reaction occurred at the interfaces between HSS and mullite fibers in the composites. The composite with 13.6 vol% fibers showed 100 MPa of four point flexural strength at room temperature. The thermal expansion of composite with heating was influenced by the orientation of mullite fibers.

  • This paper describes the behavior of prestressed concrete storage tanks under cryogenic temperatures by thermal stress analysis. In concrete tanks to store up LNG, a thermal shock can occur over a global area resulting from the sudden filling of the outer tank with cryogenic storage contents. Analysis results show that internal surface of concrete tank is cooled down rapidly. Tank is subjected mostly to thermal constraint moment due to temperature gradient across its section. Constraint moment may cause tensile stresses beyond tensile strength in the wall. Problems related with concrete cracking due to temperature gradient have been considered.

  • The effects aging on some properties and thermal-shock behavior of zirconia partially stabilized with 9 mol% MgO (9MZ) were studied. 9MZ specimens were aged over $1200^{\circ}$-$1400^{\circ}C$ for 12hours subsequently, after sintering at $1650^{\circ}C$ for 4 hours. Fracture strength(both before and after thermal-shock test), linear thermal expansion, monoclinic fraction and phase transition by XRD, density, galvanic potential and microstructure were measured. Quantitative chemical analysis around the grain-boundary of the specimen aged at $1350^{\circ}C$ was also conducted by EDX. The aging of 9MZ specimen causes a thermal decomposition of cubic-$ZrO^{2}$ into the formation metastable tetragonal-$ZrO^{2}$ and MgO. The former increases the residual strength after thermal-shock test and the latter improves the thermal-shock resistance due to thermal conduction through the continuous magnesia phase and the formation of monoclinic phase content in matrix were increased with decreasing the aging temperature from $1400^{\circ}C$ to $1200^{\circ}C$. Galvanic potential of the aged specimen exhibited a proper emf characteristic.

  • This paper presents an experimental study on the failure characteristics of SnAgCu lead-free solder balls. To estimate the effect of Ag, three types of SnAgCu balls are first prepared by varying the weight percent of Ag(1.0, 3.0, 4.0 wt%) and then analyzed by reliability tests such as thermal shock, high speed ball shear, and drop tests. Thermal shock test reveals that the higher the weight percent of Ag is, the longer the fatigue lift becomes. To the contrary, high speed ball-shear test and drop test show that the shear strength and the fracture toughness of solder balls are inversely proportional to the weight percent of Ag, respectively, Reasons for these observations will be further investigated In the future work.

  • Sn-Bi eutectic solder alloy have is good wetting and physical properties. The results of solder paste properties test, melting point is about $139^{\circ}C$ and spread test is represent spread properties of $7{\sim}16%$. The results of shear strength after as reflowed, thermal shock test, high temperature storage test of 500hr and 1000hr at $100^{\circ}C$. The shear strength value range is from 6000 to 11000gf, pull strength value range is from 2200 to 3300gf.

  • The strength and thermal shock resistance of $Al_2O_3-ZrO_2$ composites have been studied. The tetragonal $ZrO_2$ powder containing 1 mol.% $Y_2O_3$ and monoclinic $ZrO_2$ powder were prepared by coprecipitation method and subsequently mixed with $Al_2O_3$ powder and granulated by sieving. Duplex composites were prepared by dry mixing matrix agglomerate with 15 to 30 vol.% of dispersion agglomerate, followed by pressing and sintering at 1$600^{\circ}C$ for1 hr. These $Al_2O_3-ZrO_2$ 2 composites having heterogeneous structure showed improved thermal shock behaviors because of the microcracking and pores in dispersed granules, and compressive stresses around dispersed granules resulting from $ZrO_2$ transformation.

  • This study investigates the effects of porosity on the thermal stability and the thermal shock resistance of a porous nozzle used for blowing an inert gas. The samples of $Al_2O_3-SiO_2-ZrO_2$ system, which had the apparent porosity of 16~30% and bulk density of $2.6{\sim}3.2g/cm^3$, were prepared by adding different graphite contents (5, 10, 20 wt%) as a pore-forming agent. The thermal shock test was conducted at ${\Delta}T=500$, 1000, and $1400^{\circ}C$ also and the thermal stability was also carried out at 1550, 1600, and $1650^{\circ}C$ for 5 hrs. The specimen contained 10 wt% graphite had uniform pore size distribution, whereas the specimen with 20 wt% graphite showed non-uniform pore size distribution. As a result of thermal shock test, the specimen containing 10 wt% graphite appears to have higher mechanical strength than the other specimens (5, 20 wt% graphite). Both the 5 wt% and 20 wt% graphite specimens developed a non-uniform pore size distribution and cracks that were generated by intensive thermal stress.
