The change of microstructures in the base metal during transient liquid phase bonding process of directionally Ni base superalloy, GID-111 was investigated. Bonds were fabricated using a series of holding times(0~7.2ks) at three different temperatures. The flip chip bonding utilizing self-aligning characteristic of solder becomes mandatory to meet tolerances for the optical device. In this paper, a parametric study of aging condition and pad size of samples was evaluated. A TiW/Cu/electroplated Cu UBM structure was selected and the samples were aging treated to analyze the effect of intermetallic compounds with the time variations. An FIB technique was applied to the preparation of samples for TEM observations. An FIB technique is very useful to prepare TEM thin foil specimens from the solder joint interface. After aging treatment, the tendency to decrease in shear strength was measured and the structure of the solder and the UBM was observed by using SEM, TEM and EDS. As a result, the shear strength was decreased of about 21% in the 100${\mu}{\textrm}{m}$ sample at 17$0^{\circ}C$ aging compared with the maximum shear strength of the sample with the same pad size. In the case of the 12$0^{\circ}C$ aging treatment, 18% of decrease in shear strength was measured at the 100${\mu}{\textrm}{m}$ pad size sample. An experimental study on the ultimate behaviors of the mild carbon steel (SPHC) fillet-welded connection is presented in this paper. Seven specimens were fabricated by the shielded metal arc welding (SMAW). All specimens failed by typical block shear fracture in the base metal of welded connections not weld metal. Block shear fracture observed in the base metal of welded connection is a combination of single tensile fracture transverse to the loading direction and two shear fractures longitudinal to the loading direction. Test strengths were compared with strength predictions by the current design equations and suggested equations by previous researchers. It is known that current design specifications (AISC2010 and KBC2016) and Oosterhof & Driver's equation underestimated overly the ultimate strength of the welded connection by on average 44%, 31%, respectively and prediction by Topkaya's equation was the closest to the test results. Consequently, modified equation is required to be proposed considering the stress triaxiality effect and material property difference on the block shear strength for base metal fracture in welded connections fabricated with mild carbon steel.
The Resistance Spot Welding (RSW) has been considered as an inherently safe and reliable method far joining metals, and has been widely employed, especially in automobile body assembly shops, as a manufacturing process. In recent years, the requirement for more sophisticated quality control procedures has considerably grown in the mass production industries. The object of the application of servo control to spot welding gun is the improvement of quality control in the spot welding, one of conventional industrial areas. The important factors affecting welding qualities (shear strength, nuggest size, indentation depth) are welding current, welding time, and gun press force. Welding current and welding time are controlled by welding timer. But, the conventional welding guns using compressed air are out of control in changing gun press forces in welding process. In this paper, a servo gun welding system having a AC servo motor and a PC control system is presented. The main object of this paper is to estimate the influence of gun press force changes in the welding process (press time -> welding time -> hold time) to welding qualities, and to evaluate welding qualities in real time, by recognizing the patterns of gun press forces changed in the welding process and comparing with the standard patterns.

Aluminized steel sheet that Al coated on low carbon steel has a excellent heat resistance, thermal reflection and corrosion resistance. It has applied to fuel tank, automotive exhaust systems, etc. Laser weldability of the aluminized steel for the full penetration welding will be described in this paper. We focused on the effect of Al coating conditions on weld strength. For these objectives, aluminized steel sheets that has various thickness and coating weight were prepared for laser welding. And then, tensile-shear and hardness test were carried out. At that same time, Al content mixed in weld after laser welding was evaluated and investigated a correlation between the mixed Al and mechanical properties. Besides, as removing partially coating layer, weldability has been investigated according to position of coating layer. As a result of this study, as increasing Al content in weld, tensile-shear strength was decreased. Also it was identified that Al of coating layer caused grain growth.

For Al 6k21-T4 alloy, linear laser welding produced the lower shear-tensile strength than the base metal. This study improved the shear-tensile strength by using the weaving laser at the optimized welding condition, i.e., 2mm weaving width and 25Hz frequency. The large weaving width increased the weld width, therefore improving the joint strength. For the specimen of low strength, the porosity was distributed continuously along the intersection between the plates and fusion line. However, for the optimized welding condition, large oval-shaped porosities were located only in the advancing track of the concave part. Regardless of the welding condition, solidification cracking was initiated at the intersection and propagated through small porosities in the weld part. furthermore, the concave part had more significant porosity in the weld and HAZ, respectively than the convex part. The continuity of porosities played a key role to determine the strength. And, the weaving width was an important parameter to control the strength.
Because of the environmental problems, automotive companies are trying to reduce the weight of car body. Therefore, TRIP(TRansformation Induced Plasticity) steels, which have high strength and ductility have been developed. Welding process is a complex process; therefore deciding the optimal welding conditions on the basis of experimental data is an effective method. However, trial-and-error method to decide the optimal conditions requires too many experiments. To overcome these problems, response surface methodology was used. Response surface methodology is a collection of mathematical and statistical techniques that are used in the modeling and analysis of problems in which a response of interest is influenced by several variables and the objective is to optimize this response. This method was applied to the resistance spot welding process of the TRIP steel to optimize the welding parameters.
The structural epoxy adhesive used in car body assembly needs the highest level of joint mechanical strength under lap shear, T-peel and impact peel conditions. In this study, the effect of nano functionalized block copolymer addition on the impact peel strength of epoxy adhesive was investigated. DSC analysis showed that the addition of nano functionalized block copolymer did not affect the curing reaction of epoxy adhesive. From single lap shear test, it was found out that the addition of nano functionalized block copolymer slightly decreased the cohesive strength of cured adhesive layer. The addition of nano functionalized block copolymer showed beneficial effect on T-peel strength by changing the adhesive failure mode to the mixed mode. However, the addition of nano functionalized block copolymer just decreased the room temperature impact peel strength. It was considered that the addition of nano functionalized block copolymer could have effect on disturbing the crack propagation only for the case of slow strain rate.
Laser and hot air reflow soldering of PBGA solder ball was investigated. Experimental results showed that surface quality and shear strength of solder bumps reflowed by laser was superior than the solder bumps reflowed by hot air, and the microstructure inside the solder bumps reflowed by laser was much finer. Analysis on interfacial reaction showed that eutectic solder reacted with Au/Ni/Cu pad shortly after the solder was melted. Interface of solder bump reflowed by laser consists of a continuous AuSn$_4$ layer and remnant Au element. Needle-like AuSn$_4$ grew sidewise from interface, and then spread out to the entire interface region. A thin layer of Ni$_3$Sn$_4$ intermetallic compound was found at the interface of solder bump reflowed by hot air, AuSn$_4$ particles distributed inside the whole solder bump randomly. It is the combination effect of the continuous AuSn$_4$ layer and finer eutectic microstructure inside the solder bump reflowed by laser that resulted in higher shear strength.

In an attempt to optimize friction spot joining process of Mg alloys, effects of joining parameters such as rotating speed, plunging depth, and dwelling time on the joints properties were evaluated. Experimental tests were carried out for lap joined AZ31B-H24 sheets. A wide range of joining conditions could be applied to join Mg alloys without defects in the weld zone except for certain welding conditions with an insufficient heat input. The microstructures and hardness variations in the weld regions are discussed. For sound joints without defects, tensile shear strength of weld joints was higher approximately 116% than typical tensile shear strength of electrical resistance spot-welded joints for magnesium(Welding handbook, Vol 3, AWS).
This study deals with the friction weldability of machine structural carbon steel (SM45C) to Al-Mg-Si aluminium alloy (A6063). The bonding strength of friction welded joints, from all mechanical test, exceeded that of A6063 base metal, under the condition of friction time 1.5 sec, upset pressure 80MPa. The friction welded joints under these conditions exhibited tensile strength of 262MPa, bending angle of 90$^{\circ}$ without crack at weld interface and shear strength of 113MPa. Consequently, the friction weldability of SM4C to A6063 was very excellent, and that was possible without special preparation of weld surfaces.
