Low resistivity Ohmic Co/Si/Co contacts to n-type 4H-SiC (낮은 접촉 저항을 갖는 Co/Si/co n형 4H-SiC의 오옴성 접합)

  • Characteristics of ohmic Co/Si/Co contacts to n-type 4H-SiC are investigated systematically. The ohmic contacts were formed by annealing Co/Si/Co sputtered sequentially. The annealings were performed at $800^{\circ}C$ using RTP in vacuum ambient and $Ar:H_2$(9:1) ambient, respectively. The specific contact resistivity$(\rho_c)$, sheet resistance$(R_s)$, contact resistance$(R_c)$, transfer length$(L_T)$ were calculated from resistance$(R_T)$ versus contact spacing(d) measurements obtained from TLM(transmission line method) structure. While the resulting measurement values of sample annealed at vacuum ambient were $\rho_c=1.0{\tiimes}10^{-5}{\Omega}cm^2$, $R_c=20{\Omega}$ and $L_T$ = 6.0 those of sample annealed at $Ar:H_2$(9:1) ambient were $\rho_c=4.0{\tiimes}10^{-6}{\Omega}cm^2$, $R_c=4.0{\Omega}$ and $L_T$ = 2.0. The physical properties of contacts were examined using XRD and AES. The results showed that cobalt silicide was formed on SiC and Co was migrated into SiC.

First-Principles Theoretical Study of the Surface Structure of O/Pd(100)-p($2{\times}2$) and the Effect of H Impurities (O/Pd(100)-p($2{\times}2$) 표면구조 및 수소흡착 효과의 제일원리 이론계산 연구)

  • We have performed density functional theory calculations for the surface structure of O/Pd(100)-p($2{\times}2$), formed by the adsorption of oxygen atoms of 0.25 ML. The oxygen atoms adsorb preferentially at the fourfold hollow site, and the calculated O-Pd bond length is $2,15{\AA}$, The first interlayer spacing ($d_{12}$) of Pd(100) expands by +0.8% due to the oxygen adsorption, which differs from the experimental value of +3.6% reported by a previous LEED study. Assuming that the LEED sample was possibly contaminated by hydrogen atoms, we also examined the effect of hydrogen impurities on the surface structure. Hydrogen atoms adsorbed on O/Pd(100)-p($2{\times}2$) are found to result in large expansions of $d_{12}$ of Pd(100). Our analysis estimates the amount of hydrogen atoms remaining on the LEED sample as -0.3 ML.

  • In this letter, we report on the investigation of Ni/Si/Ni Ohmic contacts to n-type 4H-SiC. Ohmic contacts have been formed by a vacuum annealing and $N_2$ gas ambient annealing method at $950^{\circ}C$ for 10 min. The specific contact resistivity ( $\rho_{c}$ ), sheet resistance($R_s$), contact resistance($R_c$), transfer length($L_T$) were calculated from resistance($R_T$) versus contact spacing(d) measurements obtained from 10 TLM(transmission line method) structures. The resulting average values of vacuum annealing sample were $\rho_{c}=3.8{\times}10^{-5}\Omega cm^{3}$, $R_{c}=4.9{\Omega}$, $R_{T}=9.8{\Omega}$ and $L_{T}=15.5{\mu}m$, resulting average values of another sample were $\rho_{c}=2.29{\times}10^{-4}\Omega cm^{3}$, $R_{c}=12.9{\Omega}$ and $R_{T}=25.8{\Omega}$. The physical properties of contacts were examined using X-Ray Diffraction and Auger analysis, there was a uniform intermixing of the Si and Ni, migration of Ni into the SiC.

Sound Transmission Loss Measurement for Sound Isolation Sheets by Two-Microphone Impedance Tube Method (두 개의 마이크로폰의 부착된 임피던스관법을 이용한 차음시트의 음향투과손실 측정)

  • The main objective of this study is to propose a practical two-microphone impedance tube method to measure the sound transmission loss for flexible sound isolation sheets without the use of the time-consuming and expensive reverberation room. This method was based on the sound decomposition theory developed by Seybert using the spectral density functions of the incident and reflected sound waves. In order to verify the validity of the experimental results, the measured sound transmission losses from the proposed method were compared with the measured data from the reverberation room method and the calculated data from the theory satisfying the mass law of sound isolation material. The resulted trends of the sound transmission losses versus frequencies for several different sound isolation sheets were almost same for each other and agreed quite well in both methods except at some low frequency region. From the experimental results, it was found that the accuracy of sound isolation capability obtained by two-microphone impedance tube method depends upon the microphone spacing, the distance from the first microphone to the test sample surface and the test sample location.

A model for columnar-dendritic solidification of binary alloys accounting for dendrite tip undercooling (선단과냉을 고려한 이원합금의 주상 수지상응고 모델)

  • A simplified model for predicting microsegregation during columnar-dendritic solidification of binary alloys is developed, in which back diffusion, dendrite arm coarsening and dendrite tip undercooling are simultaneously incorporated. The inclusion of tip undercooling is accomplished by modifying the initial conditions of the existing solute diffusion model, in such forms that tip undercooling depresses the beginning of solidification below the liquidus temperature, and that the secondary arm spacing evolves in accordance with the minimum undercooling theory. Sample calculations for the well-known benchmark system show that the present predictions not only consist with the extablished limiting cases, but also agree favorably with the available experimental data within a reasonable tolerance. In particular, a typical decreasing trend in the eutectic fraction at high cooling rates is successfully resolved. Comparison of the individual and combined effects of characteristic parameters in reference with the limiting cases reveals the interactions among parameters. Every parameter plays the role of reducing the eutectic fraction, and the degree of influence depends primarily on the cooling rate. Coarsening enhances the effect of tip undercooling, while suppressing that of back diffusion. A vigorous back diffusion seems to restrain the apperance of the undercooling effect. Overall, each contribution of the three parameters to microsegregation is estimated to be of the same order, which suffices to justify the present study.

Measurements and Data Interpretation for the Detection of Steel Bars and Delamination inside Concrete (콘크리트내의 철근 및 공동탐사를 위한 측정과 분석)

  • To determine detection capabilities of locating steel bars and delamination inside concrete, commercially available nondestructive testing (NDT) equipments have been tested. The equipments include two radar systems and two electromagnetic method systems. The inclusions are a 19 mm diameter steel bar and 50 mm thick delamination embedded at different cover depths from the surface of concrete specimens. For the steel bar, attempts were made to determine the size of the bars by changing the diameter of the bars. A sample result of measuring horizontal spacing between doubly reinforced bars is presented in this paper. Experimental results on various measurement cases are discussed. Application of numerical modeling technique for the simulation of radar measurements and improved output display of radar measurements are also presented.

A Study on Test for New Better than Used of an unknown specified age ($NBU-t_0$ Class에 대한 검정법 연구)

  • A survival variable is a non-negative random variable X with distribution function F(t) satisfying F(0) : 0 and a survival function F(t): 1-F(t). This variable is said to be New Better than Used of specified age t$_{0}$ if F(x+ t$_{0}$)$\leq$F(x).F(t$_{0}$) for all x$\geq$0 and a fixed t$_{0}$. We propose the test for H$_{0}$ : F(x+t$_{0}$)=F(x).F(t$_{0}$) for all x$\geq$0 against H$_1$: F(x+t$_{0}$) $\leq$ F(x).F(t$_{0}$) for all x$\geq$0 when the specified age to is unknown but can be estimated from the data when t$_{0}$$_{p}$, the pth percentile of F. This test statistic, which is based on the normalized spacings between the ordered observations, is readily applied in the case of small sample. Also, our test is more simple than Ahmad's test (1998). Finally, the performance of our test is presented.our test is presented.

  • When clay foundations of embankments are treated with vertical drain, essentially, the strain occurs to vertical direction but the water flow is radial. The initial horizontal permeability and its variation with the vertical compression are key parameters for the choice of the type of drains, their spacing, and affect to the cost of the project. In this study, CRS consolidation test is performed to investigate the anisotropic characteristics of decomposed mudstone soil and direct permeability test is performed on the same specimens. The results of testing show that Ch is larger than Cv. specially, the Cv - $\sigma$v relationship for a soil sample is viewed from three different curve segments corresponding to overconsolidated, transition and normally consolidated states. The anisotropic ratio, rk(kh/kv) is 2.19. Coefficient of permeability in normally consolidated state is related to its void ratio and permeability parameter n. C can be determined from a linear plot of log[k(1+e)] versus log e. The slope, n, of graphs is the same, whereas the vertical intercept, log C, seems to vary somewhat for anisotropic.

Rapid Detection of Salmonella enteritidis in Pork Samples with Impedimetric Biosensor: Effect of Electrode Spacing on Sensitivity

  • Frequent outbreaks of foodborne illness have been increasing the awareness of food safety. Conventional methods for pathogen detection and identification are labor-intensive and take days to complete. Some immunological, rapid assays are developed, but these assays still require prolonged enrichment steps. Recently developed biosensors have shown potential for the rapid detection of foodborne pathogens. In this study, an impedimetric biosensor was developed for rapid detection of Salmonella entritidis in food sample. To develop the biosensor, an interdigitated microelectrode (IME) was fabricated by using a semiconductor fabrication process. Anti-Salmonella antibodies were immobilized based on neutravidin-biotin binding on the surface of the IME to form an active sensing layer. To evaluate the effect of electrode gap on sensitivity of the sensor, 3 types of sensors with different electrode gap sizes (2, 5, and $10{\mu}m$) were fabricated and tested. The impedimetric biosensor could detect $10^3\;CFU/mL$ of Salmonella in pork meat extract with an incubation time of 5 min. This method may provide a simple, rapid, and sensitive method to detect foodborne pathogens.
