Sn-3.5Ag-0.7Cu Micro-BCA의 Soldering성 연구 (A Study on The Solderability of Micro-BGA of Sn-3.5Ag-0.7Cu)

  • 직경 0.3 mm의 Sn-37Pb 및 Sn-3.5Ag-0.7Cu 솔더볼을 솔더링 온도와 기판의 이송속도 (conveyer speed)를 변화시켜 가며 리플로 솔더링 하였다. 리플로 솔더링 온도범위는 Sn-37Pb의 경우 220~$240^{\circ}C$, Sn-3.5Ag-0.7Cu의 경우는 230~ $260^{\circ}C$로 하였다. 실험결과, 전단강도 측면에서 최적 솔더링 조건을 Sn-37Pb의 경우 솔더링 온도 및 컨베이어 속도가 각각 $230^{\circ}C$, 0.7~0.8 m/min이고, Sn-3.5Ag-0.7Cu의 경우 각각 $250^{\circ}C$, 0.6 m/min으로 나타났다. 또한 최고 전단강도 값은 Sn-37Pb의 경우는 555 gf 이고 Sn-3.5Ag-0.7Cu의 경우는 617gf이다. 접합계면의 분석결과 Cu6Sn5층의 두께는 Sn-37Pb의 경우는 1.13~1.45 $\mu\textrm{m}$이고 Sn-3.5Ag-0.7Cu의 경우는 2.5~4.3 $\mu\textrm{m}$이다.

${\mu}BGA$ 패키지에서 솔더 볼의 초기 접합강도와 금 확산에 관한 연구 (A Study on the Initial Bonding Strength of Solder Ball and Au Diffusion at Micro Ball Grid Array Package)

  • This paper presents that the affecting factors to the solderability and initial reliability. It is the factor that the coefficient of thermal expansion between package and PCB(Printed Circuit Board), the quantity of solder paste and reflow condition, and Au thickness of the solder ball pad on polyimide tape. As the reflow soldering condition for 48 ${\mu}BGA$ is changed, it is estimated that the quantity of Au diffusion at eutectic Sn-Pb solder surface and initial bonding strength of eutectic Sn-Pb solder and lead free solder. It is the result that quantitative measurement of Au diffusion quantity is difficult, but the shear strength of eutectic Sn-Pb solder joint is 842 mN at first reflow and increases 879 mN at third reflow. The major failure mode in solder is judged solder fracture. So, Au diffusion quantity is more affected by reflow temperature than by the reflow times.

  • Because of new requirements related to the employment of SMT(Surface Mounting Technology) manufacturing and the diversity of components on high density PCB(Printed Circuit Boards), Thermal control of the reflow process is required in order to achieve acceptable yields and reliability of SMT assemblies. Accurate control of the temperature distribution during the reflow process is one of the major requirements, especially in lead-free assembly. This study has been performed for reflow process using the commercial CFD(Computational Fluid Dynamics) tool for predicting flow and temperature distributions. Porous plate was installed to prevent leakage flow which was one of the major problem of temperature uniformity in the reflow process. There is a separation region where the flow is turned. Outside wall made of porous plate is to prevent and minimize separation region for acquiring uniform temperature during operation. This paper provided design concept from CFD results of the steady state temperature distribution and flow field inside a reflow oven.

  • Micro soldering 기술의 응용은 주로 전자제품에 이용되며, 특히 컴퓨터 정보 통신 기기의 집합.접속 기술의 중추적인 역할을 하고 있다. 아울러 이 분야는 일본, 미국이 선구적인 역할을 하고 있으며, 예를 들어 일본 전자산업의 1994년도 생산액이 앤 고의 열쇠에 불구하고 민생용.산업용 전자기기 및 전자 부품의 3부분에서 약 .yen.30조(250조원)에 달한 것으로 보면 그 규모 및 중요성을 알 수 있다. 이것은 기본 적으로 반도체의 집적도가 높아진것(LSI.rarw.VLSI.rarw.ULSI)과 아울러 소자를 접합 접속시키는 기술이 확보되었기 때문에 이루어진 결과라고 말할 수 있다. 따라서 본 기술 해설에서는 접합.접속 기술의 하나인 Micro soldering의 각종 프로세스 중에서 도 특히 기본이 되는 리플로우 프로세스(reflow process)를 중심으로 기술하였으며 아울러 신뢰성의 제반사항에 관하여 간략하게 기술하였다.

다파장 IR-heater를 이용한 재작업 장치 설계 (Design of Rework Device using Multi-wave IR-heater)

  • 본 논문은 다파장 IR-heater를 이용하여 전자부품을 솔더령 하거나 또는 회로기판으로부터 분리를 하는 전자회로기판 수리장치에 관한 설계를 다룬다. 이 IR 수리 장치는 IR-heater를 이용하여 납땜의 용융온도 설정에 따라 안정한 온도 제어 아래 목표 영역의 온도를 중가시킨다. 이렇게 설계된 시스템은 PCB와 실장된 소자에 어떠한 열 손상을 주지 않는다. 그 성능융 실험을 통해 평가한다.

리플로 공정변수가 BGA 솔더링 특성에 미치는 영향 (Effect of Reflow Variables on the Characteristic of BGA Soldering)

  • 본 연구에서는 융점 이상에서의 유지시간에 따른 Sn-3.5Ag 및 Sn-37Pb 공정솔더볼과 Au/Ni/Cu 기판 사이의 야금학적 특성을 고찰하였다. 현재 상용되는 리플로 솔더링 장비를 사용하여, 최고 솔더링 온도와 Conveyor 속도를 변화시킴으로써 융점이상에서의 유지시간을 측정하였다. 결과로서 접합부 계면에서 스캘럽 형태의 $Ni_3Sn_4$금속간화합물이 형성되었고, Cu-Sn계 화합물은 관찰되지 않았다. Ni층이 Cu의 확산 장벽으로 작용하였다. 최고 솔더링 온도가 증가함에 따라 금속간화합물 층의 두께가 최고 2.2$\mu\textrm{m}$까지 성장하였다. 스캘럽의 형상은 반구형에서 지름이 더 작은 볼록한 형상으로 변하게 된다. 접합부의 미세경도값은 Sn-3.5Ag와 Sn-37Pb의 공정조직이 성장함에 따라 감소하였다.

Effects of the Atmosphere on the Comparative Solderability of Lead-Tin and Lead-Free Solders

  • Due to pressure from threatened legislation in Europe, consumer and governmental pressure in Japan, and glob머 market considerations in the US, there is a rapidly growing interest in lead-free solderinger, Although the move to lead free soldering seems inevitable, many problems will arise in production assembly. It is generally acknowledged that the lead-free solders available offer a much s smaller process window than lead/tin, related mainly to the higher soldering temperatures which naturally result from increases of liquidus temperatures of at least 300 C. However, raising reflow temperatures from the current 220-2300 C to 250 2600 C will lead to problems with the boards and components as well as i increasing oxidation effects. There is a need to keep reflow temperatures low without reducing solderablity. Some results on benefits of inert atmospheres are discussed in this paper. For example, testing in a nitrogen atmosphere, with 300 ppm oxygen, by the N National Physical Laboratory (NPU has revealed clear benefits for ine$\pi$mg lead-free alloys, by restoring the solderability to lead/tin levels, by enabling lower soldering temperatures. However, there has been little testing over a range of oxygen levels in nitrogen and this is an important issue in determining n nitrogen supply and oven costs. Some results are reported here from work by NPL conducted for BOC in w which solderability was evaluated for tin기ead and tin/silver/copper eutectic a alloys in a wetting balance over a range of oxygen levels form 10 ppm to 21% ( (air). The studies confirm that acceptable wetting times occur in inert atmospheres a at soldering temperatures 20 to 300 C lower than are possible in air.

150℃이하 저온에서의 미세 접합 기술 (Low Temperature bonding Technology for Electronic Packaging)

  • Recently, flip chip interconnection has been increasingly used in microelectronic assemblies. The common Flip chip interconnection is formed by reflow of the solder bumps. Lead-Tin solders and Tin-based solders are most widely used for the solder bump materials. However, the flip chip interconnection using these solder materials cannot be applied to temperature-sensitive components since solder reflow is performed at relatively high temperature. Therefore the development of low temperature bonding technologies is required in these applications. A few bonding techniques at low temperature of $150^{\circ}C$ or below have been reported. They include the reflow soldering using low melting point solder bumps, the transient liquid phase bonding by inter-diffusion between two solders, and the bonding using low temperature curable adhesive. This paper reviews various low temperature bonding methods.

Pb Free 솔더를 사용한 솔더 접합부의 접합 강도 향상에 관한 연구 (Study on Joining Strength Improvement of Solder Joint with Pb Free Solder)

  • In this paper, stability of initial strength at solder joint with lead free solders, such as Sn-In (52-48%) and Sn-Ag (96.5-3.5wt%) was studied. To obtain at solder joint with high quality, it is very important to control the temperature at the interface of solder joints. It is found that the thermal EMF (electro motive force) occurs betwee lead frame and copper pad on a substrate during reflow soldering process using heated tip. As a result of control the temperature at interface of solder joints, variation of initial strength at solder joint decreases from about $\pm40%$ to $\pm20%$, and it is realized Pb free soldering process using Sn/In and Sn-Ag solder paste.
