Thermal Performance Analysis for Cu Block and Dense Via-cluster Design of Organic Substrate in Package-On-Package

  • Package-On-Package (PoP) technology is developing toward smaller form factors with high-speed data transfer capabilities to cope with high DDR4x memory capacity. The common application processor (AP) used for PoP devices in smartphones has the bottom package as logic and the top package as memory, which requires both thermally and electrically enhanced functions. Therefore, it is imperative that PoP designs consider both thermal and power distribution network (PDN) issues. Stacked packages have poorer thermal dissipation than single packages. Since the bottom package usually has higher power consumption than the top package, the bottom package impacts the thermal budget of the top package (memory). This paper investigates the thermal and electrical characteristics of PoP designs, particularly the bottom package. Findings include that via and dense via-cluster volume have an important role to lower thermal resistance to the motherboard, which can be an effective way to manage chip hot spots and reduce the thermal impact on the memory package. A Cu block and dense via-cluster layout with an optimal location are proposed to drain the heat from the chip hot spots to motherboard which will enhance thermal and electrical performance at the design stage. The analytical thermal results can be used for design guidelines in 3D packaging.

국내 하수종말처리장 최적 운전 방안에 관한 연구 (A Study of Optimum Operational Methods for Domestic Wastewater Treatment Plants in Korea)

  • The optimum operation of domestic wastewater treatment plant can give influence on operational cost and future expansion in Korea where has 93 operational domestic wastewater treatment plants. Also, the study on optimum operation can reduce operation cost and budget of municipalities whom have responsibility of wastewater treatment plant operation. In this study, 9 domestic wastewater treatment plants which can represent 93 plants in Korea have been selected and operational data are gathered. The collected data are inputted to computer simulator based on IAWQ's Activated Sludge Model No.1 and optimum operation methods are developed. Also, the electric power for aeration which has large portion of overall operation cost are calculated based on design and operation conditions and these are compared. In this study, it was found that design wastewater characteristics are 1.6 times higher than those of daily maximum except for E plant and that estimation methods for design wastewater characteristics have to be improved. Based on computer simulation, we found there is no need to operate all aeration tanks due to weak influent overall power for aeration can be reduced to about 43% of design one.

  • The purpose of this experiment is to modify diagnosis criterion of isothermal relaxation current(IRC) measurement equipment which is using for distribution cable diagnosis. We're using this system for several years in the field instead of DC leakage current measurement and lots of cables were replaced. But we have to investigate on the reliability of this equipment for our cables because we didn't carried out condition assessment of extracted cables after field diagnosis by this equipment. It is important thing for cable maintenance. If the replacement criterion is improper we can not prevent failures or will waste budget on account of replacement of the sound cables. In this paper we selected field installed cables and injected silicone fluid to the cables for insulation rehabilitation. In order to prove reliability of the diagnosis equipment we compared diagnosis results and AC breakdown strength according to operating time after silicone treatment. This is the results of the field test for 1 year.

1926년 경성부청 이전 후 옛 청사 터의 변화 -행정 중심지에서 상업 중심지로 - (Change of the Kyeong-seong-bu Administration Office's former Site after the Office's Moving out in 1926 -From a Administrative Center to a Commercial Center-)

  • The former administration office building of Kyeong-seong-bu(京城府) was a building converted from the Japanese residency-general's of Kyeong-seong(京城理事廳) which was originally built as the Japanese consulate in Joseon(日本領事館). It was too worn and too small as a Kyeong-seong-bu administration office even with several annexes. Kyeong-seong-bu tried to build a new big administration office building at the vacant north side of the same site, which was closely faced to the rotary in front of the Bank of Joseon(朝鮮銀行前廣場). But this trial was ended in vain due to insufficient budget. Therefore Kyeong-seong-bu built a new administration office building in another site and moved to it in 1926 with debts. For paying for the debts Kyeong-seong-bu sold the former site after partitioning with new roads through it. As a result the nature of the former site and its surroundings was changed. This study traces the changes and inquires how the authorities in the colonial Joseon and various commercial powers of Kyeong-seong-bu behaved for their own interests in the meantime. It makes use of the historical records and documentary literatures between early 1910s and early 1930s.

기술, 경제성을 고려한 최적 친환경 수소생산 기술 선정 방법 (Selecting Optimal CO2-Free Hydrogen Production Technology Considering Market and Technology)

  • With the increased interest in renewable energy, various hydrogen production technologies have been developed. Hydrogen production can be classified into green, blue, gray, and pink hydrogen depending on the production method; each method has different technical performance, costs, and CO2 emission characteristics. Hence, selecting the technology priorities that meet the company strategy is essential to develop technologically and economically feasible projects and achieve the national carbon neutrality targets. In addition, in early development technologies, analyzing the technology investment priorities based on the company's strategy and establishing investment decisions such as budget and human resources allocation is important. This study proposes a method of selecting priorities for various hydrogen production technologies as a specific implementation plan to achieve the national carbon neutrality goal. In particular, we analyze key performance indicators for technology, economic feasibility, and environmental performance by various candidate technologies and suggest ways to score them. As a result of the analysis using the aforementioned method, the priority of steam methane reforming (SMR) technology combined with carbon capture & storage (CCS) was established to be high in terms of achieving the national carbon neutrality goal.

  • We demonstrate a linear bus wavelength-reused gigabit wavelength-division multiplexing passive optical network (WDM-PON) with multiple optical add-drop nodes. A commercially available reflective semiconductor optical amplifier-based WDM-PON has a sufficient power budget to provide multiple optical add/drop nodes in 16 WDM channels. Sixteen 1.25 Gb/s WDM channels are successfully transmitted over 20 km of single-mode fiber with four optical add/drop multiplexers, even with 32 dB reflection and chromatic dispersion in the link.

  • Just in time backup of the essential materials at industry and military is very important. Especially in case of military essential materials at wartime is so important as it controls victory and/or defeat. This paper presents the new approach for just in time suppling the essential materials at the beginning wartime - security step of materials, reservation priority and quantity requirement degree. In order to build the new approach, we introduced the concepts of cost and effect analysis for each essential item. First of all, the developed model will be useful to maximize combat sustaning power under constraint of budget.

Adaptive Digital Background Gain Mismatch Calibration for Multi-lane High-speed Serial Links

  • Adaptive background gain calibration loop for multi-lane serial links is proposed. In order to detect and cancel gain mismatches between lanes, a single digital loop using a ${\sum}{\Delta}$ ADC is employed, which provides a real-time adaptation of gain variations and is shared among all lanes to reduce power and area. Evaluation result showed that gain mismatches between lanes were well calibrated and tracked, resulting in timing budget at $10^{-6}$ BER increased from 0.261 UI to 0.363 UI with stable loop convergence.

Predicting the Effectiveness of National Energy R&D Investment in Korea: Application of System Dynamics

  • Korea government established the energy technology development plan (2011-2020) and declared to be a leader of the green energy technologies. The plan aims for 10% market share in the green energy industry, 12% energy efficiency improvement, and 15% greenhouse gas reduction. In order to achieve these goals, the government has tried to calculate the whole scale of national energy R&D investment, annual budget and specific expenditures for new technologies by computer simulation. The simulation modules include the R&D investment model, GDP model, energy consumption and $CO_2$ emission model by System Dynamics. Based on these simulation modules, I tested various scenarios for effectiveness of energy R&D investments until 2020. The results show that Korea should increase national energy R&D investment to 2.3 billion U.S. dollars, and switch the investment from electricity and nuclear power to the renewable energy.

  • This paper proposes a method for choosing the best transmission system expansion(TEP) plan considering an annual outage cost and a probabilistic transmission system reliability criterion ($_RLOLE_{TS}$). The objective method minimizes a total cost which are an investment budget for constructing new transmission lines and an annual outage cost, subject to the probabilistic transmission system reliability criterion, which consider the uncertainties of power system facilities. Test results on an existing 21-bus system are included in the paper. It demonstrated the suitability of the proposed method for solving the transmission system expansion planning problem subject to practical future uncertainties.
