5-MeV Proton-irradiation characteristics of AlGaN/GaN - on-Si HEMTs with various Schottky metal gates

  • 5 MeV proton-irradiation with total dose of $10^{15}/cm^2$ was performed on AlGaN/GaN-on-Si high electron mobility transistors (HEMTs) with various gate metals including Ni, TaN, W, and TiN to investigate the degradation characteristics. The positive shift of pinch-off voltage and the reduction of on-current were observed from irradiated HEMTs regardless of a type of gate materials. Hall and transmission line measurements revealed the reduction of carrier mobility and sheet charge concentration due to displacement damage by proton irradiation. The shift of pinch-off voltage was dependent on Schottky barrier heights of gate metals. Gate leakage and capacitance-voltage characteristics did not show any significant degradation demonstrating the superior radiation hardness of Schottky gate contacts on GaN.

  • Purpose : To assess the clinical results of second toe-to-finger transfer in traumatic amputated index finger. Materials and Methods : For the clinical evaluation, we have analyzed 12 patients with ROM of finger joints, pinch power, static two point discrimination, life functional assessment, and patient's satisfaction. Results : In genral ROM was $54.4^{\circ}$ at MP joint, $17^{\circ}$ at PIP joint and $6.7^{\circ}$ at DIP joint. Pinch power was good in 3 cases, fair in 7 cases, and poor in 2 cases. Daily life activity and patient's acceptance were satisfactory. Conclusion : Although transfered toe function may be poorer than normal finger, the hand was restored to a useful, sensate and versatile functional unit.

  • Object: The aim of this study is to descrive the effect of neurodynamic technique and self management exercise for carpal tunnel syndrome patients(CTS) Method: 13 patients with CTS participated in this study. They were from 18 to 70 years old and mean age was 25.3. In the evalutaion, gripping with grip dynamometer, strength of gripping with precision pinchmeter, pain level with visual analogue scale. All measurement of each subject were measure at pre- treatment and post treatment(after 1week) and post treattment(after 2 weeks) stage. The physical therapy program consisted of neurodynamic technique and self management exercise. SPSS 12.0 program was used to compile result. Result: The grip, pinch, VAS-P were significantly difference between pre-treatment and post treatment(after 2weeks)(p<.05) Conclusion: This study suggest that 3weeks neurodynamic technique and self management exercise improved grip and pinch strength and decrease pain score.

  • In this paper, muscular activity and muscle fatigue of FDI(first dorsal interosseous muscle) and thenar muscle of hand was analyzed with surface EMG signal based on four kinds of attitudes(grip, tip, key and palmar) to measure grip strength and pinch strength after hand operation and rehabilitation treatment. The normative data are needed to interpret evaluation data to assess a patient's ability to return to labor environment. The preceding researchers proposed the standard data only by studying on maximum grip strength and the maximum pinch strength followed by each attitude of subjects' hands. But in this study, the muscle activity and muscle fatigue were considered under the various attitude to propose normative data. As a results, the muscle fatigue may be used only for presentation of normative data in labor environment.

  • The purpose of this investigation is to examine the effects of spraying conditions on the mechanical properties of flame-sprayed titania ceramic coating layer. Titania ceramic was sprayed onto the mild steel substrate under the various spraying conditions. Spraying distances were 100, 150, 200, 250mm respectively and pinch air pressures were 0.2 0.3, 0.4 MPa at each spraying distance. The mechanical properties such as microhardness, adhesive strength and erosion wear resistance were tested for the specimens sprayed under the various spraying conditions above mentioned. The optimum operational conditions obtained through the experimental results were 150mm of spraying distance and 0.3 MPa of pinch air pressure.

  • It is an important problem that the plasma of high B value is to be confined safely in the research of plasma fusion. So, the Reversed Field Pinch (RFP) plasma has been studied. RFP is stable pinch having self-reversal phenomenon that forms reversed field of itself, but its process of formation is unstable. Therefore, in this paper, we configured the stable RFP by supplying the radio-frequency rotating field just before the RFP is configured by self-reversal phenomenon. Moreover, when conductivity wall is used, toroidal configured by self-reversal phenomenon. Moreover, when conductivity wall is used, toroidal flux is subject to heavy fluctuation in case of high bias field compared with low bias field.

  • This study presents an analytical method of solving the behaviors of arc plasma in a nozzle constricting transferred-type torch and purposes to obtain the basic data for the design of a plasma torch, which can be obtained from the temperature, pressure, velocities and voltage distributions. We have to solve some conservation equations simultaneously and need to know the exact thermal gas properties in order to obtain the correct behaviors of arc plasma. It is also necessary to give the relevant physical or geometric boundary conditions. For the simplicity of analysis, we assumed that (a) the plasma flow is laminar, (b)the local thermodynamic equilibrium, i.e. LTE, prevails over the entire arc column region. The electrode sheath effects were neglected and the nozzle area was excluded from the analysis by assuming that the current flow into the nozzle is zero. We solved the momentum transfer equation including the self-magnetic pinch effect, and obtained the temperature distribution from the energy conservation equation.   • Conventional ultraviolets A,B,C are known to be very important factor of killing, changing surface properties of biological cells and materials. It is of great importance to investigate the influence of extreme ultraviolet (EUV) exposure on the biological cell. Here we have studied high density EUV plasma and its emission characteristics, which have been generated by plasma focus device with hypercycloidal pinch (HCP) electrode under various Ar gas pressures ranged from 30~500 mTorr in this experiment. We have also measured the plasma characteristics generated from the HCP plasma focus device such as electron temperature by the Boltzman plot, plasma density by the Stark broading method, discharge images by open-shuttered pin hole camera, and EUV emission signals by using the photodiode AXUV-100 Zr/C.

Study on Noise Behavior of GaAs SBGFET (GaAs SBGFET의 잡음동작에 관한 연구)

  • The noise behavior of the Schottky Barrier Gate FET has been investigated by the use of noise equivalent circuit. It has been found that an additional noise source has to be taken into account in the GaAs SBGFET's biased in the pinch-off region; the intervalley scattering noise and the hot electron noise. In this paper, a noise equivalent circuit has been used to determine the noise parameter which was taken into account influence of the saturation velocity of carrier and parasitic resistance.

Comparison of Upper and Lower Limb Functional Ability Depends on Dominants (우세측에 따른 상지와 하지의 기능 비교)

  • Purpose. The purpose of this study was compared of left dominant and the right dominant hands about coordination. Methods. The participants were 30 occupational therapy students in M university in Changwon, from April 28th 2015 to May 1. The test tools were Jebson-Taylor Hand Function Test, Hand Strength & Pinch, Grooved Pegboard Test, Box & Block and Balance Test. Results. Right dominant hand was higher than left dominant in hand grip and dexterity, hand manipulation skills. And one leg standing and toe standing were higher left foot than right foot dominant. Conclusion. Most of all evaluation items showed a better result right dominant hand than left dominant. But shows that there is no functional difference between left-hand dominant than right-hand. So left-hand dominant coordination was evaluated by a better than right-handed.
