The Electrical Characteristics of Power FET using Super Junction for Advance Power Modules

  • The maximum breakdown voltage's characteristic within the Super Junction MOSFET structure comes from N-Drift and P-Pillar's charge balance. By developing P-Pillar from Planar MOSFET, it was confirmed that the breakdown voltage is improved through charge balance, and by setting the gate voltage at 10V, the characteristic comparisons of Planar MOSFET and Super Junction MOSFET are shown in picture 6. The results show that it had the same breakdown voltage as Planar MOSFET which increased temperature resistance by 87.4% at $.019{\Omega}cm^2$ which shows that by the temperature resistance increasing, the power module's power dissipation improved.

  • Chemical bath deposition (CBD) process conditions for depositing CdS buffer layers was studied for high efficiencies of CIGS thin film solar cells. Growth rate of CdS thin films has an effect on surface morphology and quality of thin films. By the change of growth rate, CdS buffer layers showed a large difference in surface morphology and this difference was closely related with the photovoltaic properties of CIGS solar cells.

  • This paper was proposed the theoretical research and optimal design 3,000 V IGBT for using electrical automotive, high speed train and first power conversion. To obtaining 3,000 V breakdown voltage, the design parameters was showed $160{\Omega}{\cdot}cm$ resistivity and $430{\mu}m$ drift length. And to maintain 5 V threshold voltage, we obtained $6.5{\times}10^{13}cm^{-2}$ p-base dose. We confirmed $24{\mu}m$ cell pitch for maintain optimal on state voltage drop and thermal characteristics. This 3,000 V IGBT was replaced to thyristor devices using first power conversion and high speed train, presently.

Characterization of TiO2 Nanocrystalline Films for High Performance Dye-Sensitized Solar Cells

  • Titanium dioxide ($TiO_2$) thin films were deposited by the sol-gel method with a surfactant-assisted mechanism. Its application for dye-sensitized solar cells (DSSCs) was investigated. Brunauer-Emmett-Teller, X-ray diffraction and field emission scanning electron microscopy techniques were used to characterize the surface characteristics of thin films. Photovoltaic-current density measurements were performed to determine the photoelectrochemical properties of the thin films and the performance of DSSCs. Energy conversion efficiency of about 6.1% was achieved for cells with conductive glass under illumination with AM 1.5 (100 $mWcm^{-2}$) simulated sunlight. Investigation showed higher photo-energy conversion efficiency for mesoporous $TiO_2$ nanocrystalline films used in DSSCs relative to commercially available Degussa P25 films.

  • Consider the optimal design for PV system, it is apply to 3kW interconnected electric power PV system, that is a point of reference for 3kW PV the spread residential section system. Through the driving various practical system, we look into that for efficiency of generation and stability of interconnected system. Using obtained data acquisition, It can be suggest that installation and management for system parameter to optimal design maximum generation electric power. PV system have some losses that are variation radiation, shadow, change temperature, unbalanced grid connection, serial circuit loss, MPP deference loss, PCS loss and so forth. Using obtained various performance characteristic result, we can make database in the future, through the this study, we can get the reliance and have regard to spread PV system.

  • As the maximum power operating point(MPOP) of photovoltaic(PV) power generation systems changes with changing atmospheric conditions such as solar radiation and temperature, an important consideration in the design of efficient PV system is to track the MPOP correctly. Many maximum power point tracking(MPPT) techniques have been considered in the past, however, techniques using microprocessors with appropriate MPPT algorithms are favored because of their flexibility and compatibility with different PV arrays. Although the efficiency of these MPPT algorithms is usually high, it drops noticeably in case of rapidly changing atmospheric conditions. This paper analysed and researched the characteristics of three MPPT algorithms; P&O, Inc&Cond, ImP&O and simulated them with irradiance changing.

  • Based on the detailed analysis of output characteristics of PV array and residential load usage pattern, a design method to calculate optimal battery capacity for stand-alone PV generation systems is proposed. And also, according to power flow Actual irradiation and temperature data are analyzed to compose a PV array simulator and also six representative home appliances are electrically modeled for load simulator, along with 24hours usage pattern. The surplus and insufficient power can be calculated from the proposed simulation platform, so that selection of an optimal battery capacity can be possible. The theoretical analysis and design process will be explained, along with informative simulation results.

  • This paper proposed design and development of a photo voltaic (PV) array fed induction motor drive. A drive system using a chopper circuit to track maximum power from the PV for different solar insolation and a current controlled voltage source inverter (CC-VSI) to optimally match the motor to PV characteristics is presented. The model equations governing interaction of torque and flux producing components of motor current with available solar power is developed for the operation of the system at optimum efficiency. Performance of the system is presented for different realistic operating conditions, which demonstrates its special features for applications such as solar water pumping system, solar vehicles and floor mills located in hilly and isolated areas.

  • This paper analyzes a operating characteristic for maximum power point tracking (MPPT) of photovoltaic generation system. MPPT methods are used to maximize PV array output power by tracking maximum power point(MPP) continuously. To increase the output efficiency of PV system, it is important to have more efficient MPPT. MPPT algorithm is widely used the control method such as the perturbation and observation(PO) method, incremental conductance(IC) method and constant voltage(CV) method. In case of the radiation is changed, this paper proposes a response characteristic with MPPT control algorithms. Also, it proposes the direct for a novel MPPT control algorithm development through the analyzed data, hereby proves the effectiveness of this paper.
