Analysis of Passing Word Line Induced Leakage of BCAT Structure in DRAM (BCAT구조 DRAM의 패싱 워드 라인 유도 누설전류 분석)

  • As the cell spacing decreases during the scaling process of DRAM(Dynamic Random Access Memory), the reduction in STI(Shallow Trench Isolation) thickness leads to an increase in sub-threshold leakage due to the passing word line effect. The increase in sub-threshold leakage current caused by the voltage applied to adjacent passing word lines affects the data retention time and increases the number of refresh operations, thereby contributing to higher power consumption in DRAM. In this paper, we identify the causes of the passing word line effect through TCAD Simulation. As a result, we confirm the DRAM operational conditions under which the passing word line effect occurs, and observe that this effect alters the proportion of the total leakage current attributable to different causes. Through this, we recognize the necessity to consider not only leakage currents due to GIDL(Gate Induced Drain Leakage) but also sub-threshold leakage currents, providing guidance for improving DRAM structure.

Application of Multi-Server Queuing Theory to Estimate Vehicle Travel Times at Freeway Electronic Toll-Collection Systems (고속도로 자동요금징수시스템의 차량 통행시간 산정을 위한 다중서비스 대기행렬이론 연구)

  • This paper presents the investigation results of a research on how engineers can analyze the economic effect of the ETCS(Electronic Toll Collection System) installed to minimize the vehicle delays on freeway tollgates during toll payments. This research considered this economic effect to occur in the form of vehicle passing time reductions at the ETCS, and the multi-service queuing theory was applied to estimate these values. This research found: 1) When vehicles approaching tollgates show Poisson distribution and the service time of the ETCS shows Exponential distribution, the multi-service queuing theory would be applicable for estimating vehicle passing times at toll-gates, 2) Despite the ETCS placement, exit sections of tollgates give a greater reduction of vehicle passing times than entering sections due to more delays at conventional toll payments, and 3)The ETCS would not guarantee vehicle passing time reductions all the time, because in such a case as many vehicles were queuing at the ETCS, the total delay level for a toll gate would increase greatly. In addition, in order to examine the accuracy of the estimated vehicle passing values, this research compared the values from the multi-service queuing theory with the observed values from a set of field survey values at freeway toll-gates, and found that the two values were in a good agreement with a very low error range of 1-3 seconds per vehicle. Based on this result, the multi-service queuing theory was recommended for practice.

Fabrication and Electrical Properties of Local Damascene FinFET Cell Array in Sub-60nm Feature Sized DRAM

  • We fabricate local damascene FinFET cell array in sub-60nm feature sized DRAM. The local damascene structure can remove passing-gate-effects in FinFET cell array. p+ boron in-situ doped polysilicon is chosen for the gate material, and we obtain a uniform distribution of threshold voltages at around 0.7V. Sub-threshold swing of 75mV/d and extrapolated off-state leakage current of 0.03fA are obtained, which are much suppressed values against those of recessed channel array transistors. We also obtain a few times higher on-state current. Based on the improved on- and off-state current characteristics, we expect that the FinFET cell array could be a new mainstream structure in sub-60nm DRAM devices, satisfying high density, low power, and high-speed device requirements.

  • In this study, the reservoir sediment reduction methods for long-term operation are proposed by the analysis of both sediment deposit characteristics and sediment reduction effect by each method. To that end, a flowchart for sediment analysis in reservoir is established and sediment deposit is simulated by SMS-SED2D model. The sediment reduction methods which are sediment passing (sluicing), flushing, trapping, bypassing and mechanical removal are used. From the simulation results, the effective method for sediment reduction is operation which is coupled by both sediment passing with sand gate and sediment trapping with debris dam. And If sediment flushing will be used once a year after 50 years, conservation storage can be secured until 100 years after dam construction.

An Analysis on the Emission Reduction Effect of Diesel Light-duty Truck by Introducing Electronic Toll Collection System on Highways (고속도로 영업소의 자동 요금 징수 시스템 도입에 따른 소형 경유 화물트럭의 배출가스 저감 효과 분석)

  • Electronic Toll Collection System (ETCS), so called "Hi-Pass" in Korea, has improved traffic flow at toll gate of highways. It is known that the improvement of traffic flow should reduce air pollutants and $CO_2$ from vehicles. In this study, real driving emission of a light duty truck with Portable Emission Measurement System(PEMS) has been measured to evaluate the emission reduction effect due to ETCS. The correlations between driving variables and emissions have been analyzed to verify its effect on traffic flow improvement and emission reduction at toll gate. We considered average vehicle speed, Relative Positive Acceleration (RPA), and the distance of queue as driving variables. Compared to passing Manual Toll Collection System (MTCS) lane without queue, ETCS was able to reduce 38.7% of $NO_x$, 21.6% of soot, and 27.7% of $CO_2$. The results showed that the higher the average vehicle speed, the lower RPA and no queue in ETCS contributed to the emission reductions. Linear equation models with RPA and queue have been established by the multiple linear regression method. The linear models resulted in the higher coefficient of determination than those with only average vehicle speed used for establishing vehicle emission factors.
