A Study on the Reduction of Current Kink Effect in NMOSFET SOI Device (NMOSFET SOI 소자의 Current Kink Effect 감소에 관한 연구)

  • Thin film SOI(Silicon-on-insulator) device offer unique advantages such as reduction in short channel effects, improvement of subthreshold slope, higher mobility, latch-up free nature, and so on. But these devices exhibit floating-body effet such as current kink which inhibits the proper device operation. In this paper, the SOI NMOSFET with a T-type gate structure is proposed to solve the above problem. To simulate the proposed device with TSUPREM-4, the part of gate oxide was considered to be 30nm thicker than the normal gate oxide. The I-V characteristics were simulated with 2D MEDICI. Since part of gate oxide has different oxide thickness, the gate electric field strength is not same throughout the gate and hence the impact ionization current is reduced. The current kink effect will be reduced as the impact ionization current drop. The reduction of current kink effect for the proposed device structure were shown using MEDICI by the simulation of impact ionization current, I-V characteristics, and hole current distribution.

Purification on the Leaching Solution of the Crude Zinc Oxide Recovered from the Reduction of EAF Dust (전기로제강분진으로부터 환원휘발된 조산화아연의 침출용액 정액에 관한 연구)

  • Purification on the leaching solution of the crude zinc oxide obtained by the reduction of EAF dust has been carried out. Pb and Cd ions in the leaching solution were precipitated and removed from the solution by the addition of zinc metal powder. The purification condition for electrowinning to obtain the high purity zinc metal was investigated by analyzing the effects of Pb and Cd ion concentrations on the contents of impurities in the recovered zinc metal. The 3 N purity zinc metal was obtained at the electrolysis condition of the concentrations of Pb less than 2 ppm and Cd less than 0.1 ppm in the purified solution. For this purification, the amounts of zinc metal powder more than 8.5 g/l should be added in the crude zinc oxide leached solution.

  • In this study, Ti added Mn-Cu mixed oxide catalysts were prepared by a co-precipitation method and used for the low temperature (< $200^{\circ}C$) selective catalytic reduction (SCR) of NOx with $NH_3$. Physicochemical properties of these catalysts were characterized by BET, XRD, XPS, and TPD. Mn-Cu mixed oxide catalysts were found to be amorphous with a large surface and they showed high SCR activity. Experimental results showed that the addition of $TiO_2$ to Mn-Cu oxide enhanced the SCR activity and $N_2$ selectivity. Ti addition led to the chemically adsorbed oxygen species that promoted the oxidation of NO to $NO_2$ and increased the number of $NH_3$ adsorbed-sites such as $Mn^{3+}$.

  • In this work, tin oxides were obtained by the liquid reduction precipitation method and hydrothermal process using $SnCl_2{\cdot}2H_2O$, $N_2H_4$, and NaOH. Tin oxide crystals having different sizes and morphologies could be achieved. The powders were characterized by X-ray diffraction (XRD) and Field Emission Scanning Electron Microscopy (FE-SEM). Depending on the molar ratio of the raw materials, tin oxide crystalline with the spherical and rectangular plate-like shape could be obtained, the crystal phase was SnO and $Sn_6O_4(OH)_4$. And the obtained SnO crystals by a hydrothermal reaction showed various shapes, such as, spherical, plate-like and flower-like architectures depending on the temperature conditions.

  • Exfoliated graphite oxide (EGO) was prepared by graphite oxide in an aqueous solution of TMAOH. The hybrid graphene/Zn-Al LDH material was fabricated by the hydrothermal reduction of the solution of EGO, $Zn(NO_3)_2{\cdot}6H_2O$, $Al(NO_3)_3{\cdot}9H_2O$, urea, and trisodium citrate. That is, metal ions were absorbed on the surface of EGO, and Zn-Al LDH material was randomly dispersed on the surface of graphene along with a reduction process of EGO to graphene by hydrothermal treatment. The composition, morphology, and thermal property of the obtained graphene-based hybrid material were studied by FE-SEM, EDX, TEM, FT-IR, XRD, TGA, and DSC.

  • Graphene oxide can be reduced to graphene under supercritical fluid condition even without using a specific reducing agent or applying a high thermal process. In this study, a process for converting graphene oxide into graphene was studied under supercritical fluid conditions in methanol and ethanol solvents. When the structure of asprepared graphene was analyzed by using FE-SEM and XRD, the reduction of graphene oxide in supercritical fluid condition was more affected by the change of solvent than other variables such as concentration of graphene oxide and reaction time. The use of ethanol showed better results for the reduction than the use of methanol. The graphene prepared in this study was mixed with epoxy resin up to 20 wt.% to make composites, and the thermal conductivity of the composites were analyzed. Thermal conductivity of the composite increased proportionally with graphene loadings. The graphene prepared in supercritical ethanol condition was more effective on the thermal conductivity of the composite.

  • The use of TiO2 photocatalyst in the production of concrete blocks for the purpose of nitrogen oxide reduction is an issue of controversy due to the conflicting evidence on its effectiveness. Efforts have been made to reduce the level of nitrogen oxides in the environment by using of titanium dioxide (TiO2). This study examined the effect of incorporating activated carbon into concrete blocks on the reduction of nitrogen oxides released into the atmosphere and the durability of the blocks. The efficiency of photocatalyst was enhanced through the addition of a surrounding conductive substance. The addition of activated carbon resulted in a significant increase in the electrical conductivity of photocatalytic blocks and improved durability. The cement mixture using 5 % TiO2 and 15 % activated carbon exhibited the optimal mixing ratio for the purpose of nitrogen oxide removal. The effect of the addition of conductive carbon to the photocatalytic blocks was discussed with the results of conductivity, flexural and comprssive strength and nitrogen oxide removal test. The relationship between the addition of conductive carbon to the photocatalytic blocks and its resulting effects have been studied by several tests, including conductivity, flexural and compressive strength, and nitrogen oxide removal.
