Aging Characteristic of Shear Strength in Micro Solder Bump (마이크로 솔더 범프의 전단강도와 시효 특성)

  • Flip-chip interconnection that uses solder bump is an essential technology to improve the performance of microelectronics which require higher working speed, higher density, and smaller size. In this paper, the shear strength of Cr/Cr-Cu/Cu UBM structure of the high-melting solder b01p and that of low-melting solder bump after aging is evaluated. Observe intermetallic compound and bump joint condition at the interface between solder and UBM by SEM and TEM. And analyze the shear load concentrated to bump applying finite element analysis. As a result of experiment, the maximum shear strength of Sn-97wt%Pb which was treated 900 hrs aging has been decreased as 25% and Sn-37wt%Pb sample has been decreased as 20%. By the aging process, the growth of $Cu_6Sn_5$ and $Cu_3Sn$ is ascertained. And the tendency of crack path movement that is interior of a solder to intermetallic compound interface is found.

Experimental and analytical assessment of SRF and aramid composites in retrofitting RC columns

  • This research aimed to investigate retrofitting methods for damaged RC columns with SRF (Super Reinforced with Flexibility) and aramid composites and their impacts on the seismic responses. In the first stage, two original (undamaged) column specimens, designed to have a flexural- or shear-controlled failure mechanism, were tested under quasi-static lateral cyclic and constant axial loads to failure. Afterwards, the damaged column specimens were retrofitted, utilizing SRF composites and aramid rods for the flexural-controlled specimen and only SRF composites for the shear-controlled specimen. In the second stage, the retrofitted column specimens were tested again under the same conditions as the first stage. The hysteretic responses such as strength, ductility and energy dissipation were discussed and compared to clarify the specific effects of each retrofitting material on the seismic performances. Generally, SRF composites contributed greatly to the ductility of the specimens, especially for the shear-controlled specimen before retrofitting, in which twice the deformation capacity was obtained in the retrofitted specimen. The shear-controlled specimen also experienced a flexural failure mechanism after retrofitting. In addition, aramid rods moderately fortified the specimen in terms of the maximum shear strength. The maximum strength of the aramid-retrofitted specimen was 12% higher than the specimen without aramid rods. In addition, an analytical modeling of the undamaged specimens was conducted using Response-2000 and Zeus Nonlinear in order to further validate the experimental results.

  • The requirements of the maximum shear reinforcement in the EC2-02 and CSA-04, which are developed based on the truss model, are quite different to those in the ACI-08 code and AIJ-99 code, which are empirical equations. The ACI 318-08, CSA-04, and EC2-02 codes provide an expression for the maximum amount of shear reinforcement ratio as a function of the concrete compressive strength, but Japanese code does not take the influence of the concrete compressive strength into account. For high strength concrete, the maximum amount of shear reinforcement calculated by the EC2-02 and CSA-04 is much greater than that calculated by the ACI 318-08. Ten RC beams having various shear reinforcement ratios were tested and their corresponding shear stress-shear strain curves and failure modes were compared to the predicted ones obtained by the current design codes.

A Numerical Study on the Steady and Pulsatile Flow with Various Diameter Ratios of Abdominal Aortic Aneurysm (복부대동맥류의 직경비에 따른 정상유동 및 맥동유동에 관한 수치적 연구)

  • The objective of the present study was to investigate the characteristics of flow and wall shear stress under steady and pulsatile flow in the aneurysm. The numerical simulation using the software were carried out for the diameter ratios ranging from 1.5 to 3.0, Reynolds number ranging from 900 to 1800 and Womersley number, 15.47. For steady flow, it was shown that a recirculating vortex occupied the entire bulge with its core located closer to the distal end of the bulge and the strength of vortex increased with increase of the Reynolds number and diameter ratio. The position of a maximum wall shear stress was the distal end of the aneurysm regardless of the Reynolds number and diameter ratios. For the pulsatile flow, a recirculating flow at the bulge was developed and disappeared for one period and the strength of vortex increased with the diameter ratio. The maximum values of the wall shear stress increased in proportion to the diameter ratio. However, the position of a maximum wall shear stress was the distal end of the aneurysm regardless of the diameter ratios.

  • Strain-stress behavior of soil is of importance in dealing with geo-techniques which relate to bearing capacity, slope stability, earth pressure and many geo-technical problems. So understanding mechanism of the behavior and reinforcing soil to the required state has been an issue for many years. This paper presents the possibility of magnetic force in enhancing shear strength. To analyze the reinforcing effect, triaxial compression tests were performed on two sets of steel-sand mixtures, one of which is influenced by permanent magnet, NdFeB. With magnetic force under 50 kPa confining pressure, maximum shear strengths increased according to steel percentages but under 100 kPa, no significant changes in maximum shear strengths occurred. Therefore the analysis by Mohr's circles indicates that magnetic force converts the shearing characteristics of sand into those of clay.

  • Strength is one of the very important factors to evaluate the physical properties of concrete. Aggregate forms the most parts in concrete. Cement as a binder in concrete is also closely related to strength. This experiment was tested to understand the effect of the characteristics of aggregate and cement on the relationship between concrete compressive strength and Shear Wave velocity. It was experimented by the different types of cement and maximum coarse aggregate sizes. Type I cement and rapid setting cement was used. Aggregates from three different regions were used. Aggregate of 19mm and 13mm maximum coarse aggregate sizes was used for grading. The relationship between compressive strength and Shear Wave velocity was tested under the condition of same mixture. LA wear test was used to quantify the characteristics of aggregate. As a result, the relationship between concrete compressive strength and Shear Wave velocity was affected by the types of cement, but regular relationship was appeared regardless of types of aggregate, grading and abrasion ratio.

  • The change of microstructures in the base metal during transient liquid phase bonding process of directionally Ni base superalloy, GID-111 was investigated. Bonds were fabricated using a series of holding times(0~7.2ks) at three different temperatures. The flip chip bonding utilizing self-aligning characteristic of solder becomes mandatory to meet tolerances for the optical device. In this paper, a parametric study of aging condition and pad size of samples was evaluated. A TiW/Cu/electroplated Cu UBM structure was selected and the samples were aging treated to analyze the effect of intermetallic compounds with the time variations. An FIB technique was applied to the preparation of samples for TEM observations. An FIB technique is very useful to prepare TEM thin foil specimens from the solder joint interface. After aging treatment, the tendency to decrease in shear strength was measured and the structure of the solder and the UBM was observed by using SEM, TEM and EDS. As a result, the shear strength was decreased of about 21% in the 100${\mu}{\textrm}{m}$ sample at 17$0^{\circ}C$ aging compared with the maximum shear strength of the sample with the same pad size. In the case of the 12$0^{\circ}C$ aging treatment, 18% of decrease in shear strength was measured at the 100${\mu}{\textrm}{m}$ pad size sample. An intermetallic compound of Cu6Sn5 and Cu3Sn were also observed through the TEM measurement by using.

Observation of Shear Bonding Strength by Compositional Change and Firing Steps of the Ni-Cr Alloy for Porcelain Fused Metal Crown (금속-도재관용 Ni-Cr합금의 조성변화와 소성단계에 따른 전단결합강도)

  • Purpose: This study was observation shear bonding strength by compositional change and firing step of a Ni-Cr alloy for porcelain fused metal crown. The aim of study was to suggest the material for firing step of Ni71-Cr14 alloy to development of alloy for porcelain fused to metal crown. Methods: The test was on the two kinds of Ni-Cr alloy specimens. The surfaces of two alloys were analyzed by EDX in order to observe oxide characteristic. And the shear test was performed by MTS. Results: The surface property and oxide characteristic analysis of oxide layer, weight percentage of Element O within $Ni_{71}Cr_{14}$ alloy measured 23.32wt%, and $Ni_{59}Cr_{24}$ alloy was measured 23.03wt%. And the maximum shear bonding strength was measured 58.02MPa between $Ni_{59}Cr_{24}$ alloy and vintage halo(H4 group). Conclusion: The surface property and oxide characteristic three kind of Ni-Cr alloy was similar. and shear bonding strength showed the highest bonding strength in H4 specimens.

Experimental Study on the Residual Soil-Grout Interface-shearing Behavior (풍화토-그라우트 인터페이스 전단 거동 특성에 대한 실험적 연구)

  • This research proposes a direct shear test method to evaluate the behavior of the soil-grout interface. The proposed test method was employed to conduct direct shear tests on two types of specimens: residual soil and residual soil-grout. The evaluation of the shear stress-slip curve indicated that the residual shear strength of residual soil-grout was similar to that of residual soil. It was further confirmed that residual soil determines the behavior of the critical state of the residual soil-grout interface. However, a remarkable increase in the maximum shear strength at the residual soil-grout interface was observed. The increase rate of the maximum shear strength was higher in loose soil due to the increased thickness of the interface layer where residual soil particles and grout particles are mixed.

Strength and Deformation Characteristics of Steel Fiber Reinforced Columns (강섬유 보강 기둥의 강도 및 변형 특성)

  • As composite materials, the addition of steel fiber with concrete significant)y improves the engineering properties of structural members, notably shear strength and ductility. Flexural strength, fatigue strength, and the capacity to resist cracking are also enhanced. Especially the strengthening effect of steel fiber in shear is to prevent the brittle shear failure. In this study, shear-strengthening effect of steel fiber in RC short columns were investigated from the literature surveys and 10th specimem's member test results. From the test results, following conclusions can be made; the maximum enhancement of shear-strengthening effect can be achieved at about 1.5 % of steel fiber contents, shear strength and ductility capacity were improved remarkably in comparison to stiffness and energy dissipation capacity in steel fiber reinforced concrete.
