Micro structures and electronic behavior of InSb using by co-sputtering method (Co-sputtering법으로 제조한 InSb 박막의 미세구조와 전자거동)

  • Many compound semiconductors which have high carrier mobility and small band gap have attentive in application of various practical a field. Especially, InSb served for Hall device and magnetic resistor such as magnetic sensor because InSb thin film has high mobility. Many studies on InSb thin film deposition because In and Sb has been very different feature of vapor pressure($10^4$ times) When In and Sb deposited. In this paper studied it In and Sb deposited simultaneously using by method of co-sputtering deposotion. This process, get to effects of manufacture process simplification. After that this paper observed micro structure and electronic behavior of InSb thin film using by co-sputtering.

Effects of Alternating Magnetic Field Assisted Annealing of Pentacene Film for Organic Thin Film Transistor Applications

  • In this article, a novel annealing technique using alternating magnetic field (AMF) is adopted to improve the electrical characteristics of pentacene film, thereby enhancing the performance of pentacene-based organic thin film transistors (OTFTs). According to the investigation results, the electrical conductivity in the pentacene film could be increased from 0.32 to 1.18 S/cm by annealing the pentacene film using AMF. And also, OTFTs with the pentacene film annealed by AMF exhibited an improved performance compared to the device without annealing. These results suggest that an annealing using AMF can be an effective method to improve the performance of devices based on organic semiconductors.

  • The most distinguishing character of diluted magnetic semiconductors (DMSs) is a strong interaction between sp-carriers and localized d-spins (sp-d exchange interaction). Recently many "room-temperature (RT) ferromagnetic DMS" have been reported. However, it should be noted that their sp-d exchange interactions have not been confirmed yet. The lack of a clear evidence of the sp-d exchange interaction causes the controversy on the origin of the observed ferromagnetism. For the detection of the sp-d exchange interaction, magneto-optical spectroscopy such as a magnetic circular dichroism (MCD) measurement is the most powerful tool. By using the MCD spectroscopy, we have shown the sp-d exchange interactions in Zn$_{l-x}$Cr$_{x}$Te. Recently, we have obtained the RT ferromagnetism in a Zn$_{l-x}$Cr$_{x}$Te (x = 0.20) film.0) film.

  • We have development the steering angle sensor using not only detecting parts but also integrating technique with semiconductors for automobile applications. The performance design and analysis of the steering angle sensor for intelligent vehicles is complicated due to variety of parameters. In this study, the performance characteristics of the angle sensor were analyzed using test rig. By means of magnetic induction technique, these new the steering angle sensors showed excellent magnetic characteristics. The detection range of steering angle sensor obtained was ${\pm}800^{\circ}$, the maximum non-linearity is 0.744% Full Span and the temperature range was $-40^{\circ}C{\sim}+125^{\circ}C$. With this conclusive, the inductive angle sensor was quite satisfactory for many applications in intelligent vehicles.

  • This is the study of magnetic properties of transition metal doped diluted magnetic semiconductors(DMSs). The wurtzite structure samples were synthesized by the sol-gel method. The thermodynamic characteristics and magnetic properties of $Zn_{1-x}Co_xO$ single phase was investigated for different doping concentration (x = 0%, 1%, 2%, 3%, 4%, 5%, 10%, 15%). The property of diluted magnetic semiconductors has been comfirmed by X-ray diffraction (XRD), Scanning Electronic Microscope (SEM) and Vibrating sample magnetometer (VSM). The magnetic properties of pure $Zn_{1-x}Co_xO$ is found to be dominated by the ferromagnetic interaction between doped transition metal ions, where by the ferromagnetic coupling strength is simply increased with the concentration(>5%) of the doped transition metal.

  • Motivated by the enhanced magnetic properties of Mg-codoped GaMnN ferromagnetic semiconductors, Be-codoped GaMnAs films were grown via molecular beam epitaxy with varying Mn flux at a fixed Be flux. The structural, electrical, and magnetic properties were investigated. GaAs:(Mn,Be) films showed metallic behavior while GaAs:Mn films showed semiconducting behavior as determined by the temperature dependent resistivity measurements. The Hall-effect measurements with varying magnetic field showed clear anomalous Hall effect up to room temperature proving ferromagnetism and magnetotransport in the GaAs:(Mn,Be) films. Planar Hall resistance measurement also confirmed the properties. The dramatic enhancement of the Curie temperature in GaMnAs system was attributed to Be codoping in the GaMnAs films as well as MnAs precipitation.
