CMOS IC와 집적 가능한 비정질 p-i-n 광 수신기 제작에 관한 연구 (A study on the amorphous s-i-n photodiode integrated with CMO IC)

  • 광 수신기를 전자 논리 소자에 집적하기 위하여 발생되는 여러 문제점들을 개선하기 위하여 a-Si:H p-i-n 구조를 사용하여 CMOS IC위에 비정질 광 수신기를 제작하였다. 비정질 물질인 a-Si:H을 도입함으로써 PECVD와 같이 저온 공정을 진행하는 장비를 사용할 수 있도록 하여 이미 제작된 IC의 특성이나 구조 특히 금속 배선을 파괴하지 않으면서 집적할 수 있게 하였다. CMOS IC 위에 제작된 비정질 p-i-n 광 수신기는 양호한 순방향 전압 특성을 가지고 있었으며 누설 전류는 약 0.1$\mu\textrm{A}$ 정도, 항복 전압 -20V 이하의 특성을 보였다. 또한 레이저 다이오드 광 신호에 대한 광 수신기의 광 반응 특성을 실험하여 광 신호 검출을 조사함으로써 1V 이하의 작은 전압 스위칭을 통하여 광 검출의 On/Off를 제어할 수 있음을 관찰하였다. 이러한 특성을 이용하면 현재 광 도파로에서 빛 신호를 스위칭 하거나 modulation 할 때 발생하는 고전압 관련 문제점들을 해결할 수 있기 때문에 광 스위치로도 유용하게 이용될 수 있을 것으로 생각되며 나아가서는 광 interconnection에 매우 유용할 것으로 사료된다.

2단계 증착법으로 제조된 Pb(Zr,Ti)$\textrm{O}_3$ 박막의 특성 (The Properties of Pb(Zr,Ti)$\textrm{O}_3$ Thin Films Fabricated by 2-Step Method)

  • 금속 타겟들을 이용한 반응성 스퍼터링법으로 $460~540^{\circ}C$범위에서 $Pt/Ti/SiO_2$/Si 기판위에 PZT 박막을 증착하였다. Perovskite상의 핵형성을 위해 Pb 휘발이 적은 저온($480^{\circ}C$)에서 짧은 시간 동안 PZT 박막을 증착한 후 Pb가 PBT 박막내에 과잉으로 함유되는 것을 억제하기 위하여 증착 온도를 증가시켜 박막을 증착하는 2단계 증착법을 사용한 결과 54$0^{\circ}C$의 고온에서도 perovskite 단일상과 화학양론비에 가까운 조성을 얻을 수 있었다. 2단계 증착법으로 제조된 PZT 박막은 우수한 전기적 특성을 나타내었으며 후속 RTA 처리로 더욱 특성을 향상시킬 수 있었는데 $17\mu$C/$\textrm{cm}^2$의 잔류분극, 45kv/cm의 coercive field, 그러고 -500kv/cm의 높은 전기장에서도 $10^{-4}$ A/$\textrm{cm}^2$의 양호한 누설전류 특성을 나타내었다.

열처리에 따른 강자성 터널링 접합의 국소전도특성 (Effects of Annealing Temperature on the Local Current Conduction of Ferromagnetic Tunnel Junction)

  • Ferromagnetic tunnel junctions, Ta/Cu/Ta/NiFe/Cu/$Mn_{75}$ $Ir_{25}$ $Co_{70}$ $Fe_{30}$/Al-oxide, were fabricated by do magnetron sputtering and plasma oxidation process. The effect of annealing temperature on the local transport properties of the ferromagnetic tunnel junctions was studied using contact-mode Atomic Force Microscopy (AFM). The current images reflected the distribution of the barrier height determined by local I-V analysis. The contrast of the current image became more homogeneous and smooth after annealing at $280^{\circ}C$. And the average barrier height $\phi_{ave}$ increased and its standard deviation $\sigma_{\phi}$ X decreased. For the cases of the annealing temperature more than $300^{\circ}C$, the contrast of the current image became large again. And the average barrier height $\phi_{ave}$ decreased and its standard deviation $\sigma_{\phi}$ increased. Also, the current histogram had a long tail in the high current region and became asymmetric. This result means the generation of the leakage current that is resulted from the local generation of a low barrier height region. In order to obtain the high tunnel magnetoresistance(TMR) ratio, the increase of the average barrier height and the decrease of the barrier height fluctuation must be strictly controlled.led.

  • 천연 점토 광물질의 ion교환능은 비교적 낮지만, 여러가지 황성화법에 의하여 교환능의 개설이 기대된다. 본 연구에 있어서는 점토 광물질 중에서도 교환 흡착능이 비교적 큰 vermiculite를 사용하여 저준위 방사성 액체 폐기물을 처리하는데 있어서 효과적인 이용 방법을 검토하기 위하여 vermiculite의 이온교환 기능에 관한 기초 연구를 실험하였다. Cs 이온의 교환능 및 분배계수는 Cs-l37의 방사능도를 Scintillation counter로 측정하였고, 천연 및 활성화된 vermiculite에 대한 특성은 X-ray회절과 전자회절에 의한 분석 및 열시차 분석과 아울러 전자 현미경에 의한 검사에 의거 해석하였다. Na-vermiculite에 의한 Cs이온의 교환 및 흡착에 있어서는 결정격자의 C-axis spacing의 수축을 초래하게 되고, Cs이온의 교환능은 주로 C-axis spacing의 크기에 좌우된다고 본다. Na-vermiculite에 의한 Cs이온의 교환 및 흡착 연구를 수행함으로서 저준위 방사성 핵종의 처리 분만 아니라, 고 방사성 폐액 저장 tank의 외각 충진 물질로서 Cs-137과 같이 반감기가 긴 핵종의 leakage로 인한 지하수 오염을 방지할 수 있는 재질로서도 적합하다.

  • In order to use a low cost polymer valve in our total artificial heart and ventricular assist device, we have developed a slit-type bileaflet polymer valve[BPV 1. The aim of this study is to determine the hydrodynamic effectiveness of the newly-designed BPV and its feasibility for temporary use in the blood pumps. For hydrodynamic comparison, we investigated in-vitro the pressure drop across the valve, the leakage volume, the flow rate and the flow pattern of the BPV, two mechanical valves and a trileaflet polymer valve. We employed the ventriculo-pulmonary bypassing method for in-vivo tests of the BPV's together vilh our electrohydraulic left venIn ricular assist device in mongrel dogs. The BPV showed adquate gydrodynamic performances and in the preliminary animal bests, there was no xvi dence of thrombus formation on the valve leaflets and around the struts. Detailed results obtained from the animal tests will be separately reported. This report involves the design criteria, fabrication and hydrodynamic charateristics of she BPV, and the basic merits and demerits of the valve are dis- cussed from the hydrodynamic point of view.

궤도회로의 단자망 모델링 및 목침목 저항 특성 해석 (Network Modeling on Track Circuit and Analysis of Resistance Characteristic on Wood Sleeper)

  • 레일 밑에 놓이는 침목은 레일을 지지해 주는 역할을 한다. 침목의 저항은 레일의 전류 및 전압과 밀접한 관계가 있다. 침목의 저항이 낮으면 레일 사이에 침목을 통해 폐회로가 형성되어 레일의 전류 및 전압이 감소한다. 이로 인해 궤도 계전기 동작에 문제가 발생하여 열차가 항상 궤도를 점유하게 된 상태로 유지된다. 현재 도시철도 및 광역철도에서 사용하고 있는 목침목은 산화작용을 방지하기 위해 방부제를 사용한다. 방부제 성분 중에 크레오소트가 있는데 이 물질은 탄소를 기저로 하는 화학물질로 변화된다. 도체적인 성질을 가지고 있는 탄소는 목침목의 저항에 영향을 미친다. 크레오소트의 화학작용에 의해 발생한 탄소로 인해 목침목이 도체로써 작용하면 침목 간격마다 레일 사이에 폐회로가 형성되어 열차의 단락 전류 및 궤도회로 종단의 전압이 감소하여 궤도 계전기가 오동작이 발생한다. 본 논문에서는 목침목의 저항을 포함하는 궤도회로 4단자망 모델을 제시하였다. 또한 직선구간에서 목침목의 기준 저항 값을 제시하였다.

$N_{2}O$ 산화막을 갖는 MOS 캐패시터의 전기적 및 신뢰성 특성 (Electrical and Reliability properties of MOS capacitors with $N_{2}O$ oxides)

  • In this paper, electrical and reliability properties of N$_2$O oxides, grown at the temperature of 95$0^{\circ}C$ and 100$0^{\circ}C$ to 74$\AA$, and 82$\AA$. respectively, using NS12TO gas in a conventional furnace, have been compared with those of pure oxide grown at the temperature of 850 to 84$\AA$ using O$_2$ gas. Initial IS1gT-VS1gT characteristics of N$_2$O oxides were similar to those of pure oxide, and reliability properties of N$_2$O oxides, such as charge trapping, interface state density and leakage current at low electric field under F-N stress, were improved much better than those of pure oxide. But, with increasing capacitor area. TDDB characteristics of N$_2$O oxides were more degraded than those of pure oxide and this degradation of TDDB characteristics was more severe in 100$0^{\circ}C$ N$_2$Ooxide than in 95$0^{\circ}C$ N$_2$O oxide. The improvement of reliability properties excluding TDDB in N$_2$Ooxides was attributed to the hardness of the interface improved by nitrogen pile-up at the interface of Si/SiO$_2$, but on the other hand, the degradation of TDDB characteristics in N$_2$O oxides was obsered due to the increase of local thinning spots caused by excessive nitrogen at interface during the growth of N$_2$O oxides.

A Wide Output Range, High Power Efficiency Reconfigurable Charge Pump in 0.18 mm BCD process

  • This paper presents a wide output range, high power efficiency reconfigurable charge pump for driving touch panels with the high resistances. The charge pump is composed of 4-stages and its configuration automatically changes based on the required output voltage level. In order to keep the power efficiency over the wide output voltage range, internal blocks are automatically activated or deactivated by the clock driver in the reconfigurable charge pump minimizing the switching power loss due to the On and Off operations of MOSFET. In addition, the leakage current paths in each mode are blocked to compensate for the variation of power efficiency with respect to the wide output voltage range. This chip is fabricated using $0.18{\mu}m$ BCD process with high power MOSFET options, and the die area is $1870{\mu}m{\times}1430{\mu}m$. The power consumption of the charge pump itself is 79.13 mW when the output power is 415.45 mW at the high voltage mode, while it is 20.097 mW when the output power is 89.903 mW at the low voltage mode. The measured maximum power efficiency is 84.01 %, when the output voltage is from 7.43 V to 12.23 V.

Dual Bias Modulator for Envelope Tracking and Average Power Tracking Modes for CMOS Power Amplifier

  • This paper presents a dual-mode bias modulator (BM) for complementary metal oxide semiconductor (CMOS) power amplifiers (PAs). The BM includes a hybrid buck converter and a normal buck converter for an envelope tracking (ET) mode for high output power and for an average power tracking (APT) mode for low output power, respectively. The dual-mode BM and CMOS PA are designed using a $0.18-{\mu}m$ CMOS process for the 1.75 GHz band. For the 16-QAM LTE signal with a peak-to-average power ratio of 7.3 dB and a bandwidth of 5 MHz, the PA with the ET mode exhibited a poweradded efficiency (PAE) of 39.2%, an EVM of 4.8%, a gain of 19.0 dB, and an adjacent channel leakage power ratio of -30 dBc at an average output power of 22 dBm, while the stand-alone PA has a PAE of 8% lower at the same condition. The PA with APT mode has a PAE of 21.3%, which is an improvement of 13.4% from that of the stand-alone PA at an output power of 13 dBm.

  • Based on the results from investigation of behaviour of pulverized fly ashes (PFA) at laboratory and field, the way how to reduce the environmental impacts to geotechnical practices Is considered and described. In order to reduce discharged industrial by-products, it should primarily be emphasized that an effort are made as much as possible not to put into homing. Secondarily, an effort must be made to increase amount of utilization to geotechnical engineering practices. In addition, from an environmental point of view, we should challenge to create innovative materials which are eligible for controlling other wastes and remedying contamination m soils by using industrial byproducts which belong to wastes This Is a new concept in which the polluting materials can be eliminated by making use of wastes. Based on the above-stated concept, the previous and possible utilization of PFA is classified into: (1 ) reclamation, embankment or backfill material, (2) light weight geo-material, (8) soil stabilization/improvement, and (4) environmental material. The reason why PFA, in particular, slurry PFA has been used and will possibly be used more widely is due to the fact that PFA has the advantages : (i) low specific gravity leading to a light weight geomaterial, (ii) high pozzolanic activity enhancing strength, especially due to cement addition, and (iii) spherical shape of particles producing isotropy and then pumpability. As well as the concept of reducing geo-environmental impacts, the present text mainly describes the successful results at laboratory and field which have been obtained by the authors. The most important issue hi application of byproducts including PFA for geotechnical practices is to prevent leakage of polluted substances from sedimentary deposits, ground and earth structures. As one of possible techniques far achieving this purpose, a method of washing off the polluted substances by hot water is described.
