Fabrication of GHz-Band FBAR with AIN Film on Mo/SiO2/Si(100) Using MOCVD (Mo/SiO2/Si(100)기판 위에 MOCVD법으로 성장시킨 AIN박막이용 GHz대역의 FBAR제작에 관한 연구)

  • In this paper, it is reported that film-bulk-acoustic resonator with high c-axis oriented AIN film on $Mo/SiO_2/Si(100)$ using metal-organic-chemical-vapor deposition was fabricated. The resonant frequency and anti-resonant frequency of the fabricated resonator were observed with 3.189[GHz] and 3.224[GHz], respectively. The quality factor and the effective electromechanical coupling coefficient(${k_{eff}}^2$) were measured with 24.7 and 2.65[%], respectively. The conditions of AIN deposition were substrate temperature of $950[^{\circ}C]$, pressure of 20Torr, and V-III ratio of 25000. A high c-axis oriented AIN film with $4{\times}10^{-5}[\Omega{cm}]$ resistivity of Mo bottom electrode and $4[^{\circ}]$ of AIN(0002) full-width at half-maximum(FWHM) on $Mo/SiO_2/Si(100)$ was grown successfully. The FWHM value of deposited AIN film is useful for the RF band pass filter specification for GHz-band wireless local area network.

Analysis of Elements for Efficiencies in Magnetically-Coupled Wireless Power Transfer System Using Metamaterial Slab (메타물질 Slab이 포함된 자계 결합 무선 전력 전송 시스템 효율 요소 분석)

  • In this paper, the effects of a metamaterial slab with negative permeability in a magnetically coupled wireless power transfer system (WPT) in the overall performance are analyzed quantitatively in terms of the effective quality factors of the loop resonators and coupling coefficient considering the slab losses, based on an equivalent circuit. Using the ideal metamaterial slab(lossless slab), the WPT efficiency is improved considerably by the magnetic flux focusing. However, the practical lossy slab made of RRs or SRRs limits the significant enhancement of WPT efficiency due to the relatively high losses in the slab consisting of RRs or SRRs near the resonant frequency. For the practical loop resonator, other than a point magnetic charge, using the practical lossy metamaterial slab in order to improve the transfer efficiency, the width of the slab needs to be optimized somewhat less than the half of the distance between two loop resonators. For the low-loss slab with its loss tangent of 0.001, the WPT efficiency is maximized at 93 % when the ratio of the slab width and the distance between the two resonators is approximately 0.35, compared with 53 % for the case without the slab. The efficiency in case of employing the high-low slab(loss tangent: 0.2) is maximized at 61 % when the slab ratio is 0.25.

An InGaP/GaAs HBT Monolithic VCDRO with Wide Tuning Range and Low Phase Noise

  • The InGaP/GaAs hetero-junction bipolar transistor(HBT) monolithic voltage-controlled dielectric resonator oscillator(VCDRO) is first demonstrated for a Ku-band low noise block down-converter(LNB) system. The on-chip voltage control oscillator core employing base-collector(B-C) junction diodes is proposed for simpler frequency tuning and easy fabrication instead of the general off-chip varactor diodes. The fabricated VCDRO achieves a high output power of 6.45 to 5.31 dBm and a wide frequency tuning range of ]65 MHz( 1.53 $\%$) with a low phase noise of below -95dBc/Hz at 100 kHz offset and -115 dBc/Hz at ] MHz offset. A]so, the InGaP/GaAs HBT monolithic DRO with the same topology as the proposed VCDRO is fabricated to verify that the intrinsic low l/f noise of the HBT and the high Q of the DR contribute to the low phase noise performance. The fabricated DRO exhibits an output power of 1.33 dBm, and an extremely low phase noise of -109 dBc/Hz at 100 kHz and -131 dBc/Hz at ] MHz offset from the 10.75 GHz oscillation frequency.

  • In this paper, We analyze the optimum bias conditions of cascode coupled microwave mixer for maximum conversion gain mixer. Microwave self-oscillating mixer by two GaAs MESFET cascode coupled, to upper GaAs MESFET operating as a oscillator with high Q dielectric resonator and the lower GaAs MESFET operated as a mixer with low noise and high conversion characteristics. As a result of experiments, cascode coupled microwave self oscillating mixer according to optimun bias shows an 5.92 dBm oscillating power, -132.0dBc/Hz @ 100KHz at 5.15GHz and 3dB conversion loss.

  • In this paper, a highly linear self oscillating mixers(SOM) using second harmonic injections are presented. The H-slot defected ground structure(DGS) is designed as a balanced resonator for oscillation in the proposed SOM. Since the H-slot DGS resonator achieves a high Q factor, it is a suitable structure to provide low phase noise for the oscillator. The single balanced mixer is utilized in this work and it provides good LO-RF isolation since balanced LO signals are suppressed at the RF input port. In order to inject the second harmonic of the IF, we propose two different methods using feedback loops. In the first method, IF achieves a 3.08 dB conversion gain at 226 MHz with input power of -20 dBm at 5 GHz RF input signal. The IF achieves 2 dB conversion gain at 423 MHz with the input power of -20 dBm at 5.2 GHz RF input signal in the second method. The measured IMD3s are 61.8 dB and 65 dB for the each method. These SOMs present improved linearity compared to that without the second harmonic injection because IMD3s are improved by 18. dB and 21 dB for each method.

Ultrasonic Velocity and Absorption Measurements in an Aqueous Solution of Poly(sodium 4-styrenesulfonate)

  • Both the ultrasonic velocity at 3 MHz and the absorption coefficient in the frequency range from 0.2 to 2 MHz were measured for aqueous solutions of poly(sodium 4-styrenesulfonate) over the concentration range from 5 to $25\%$ (by weight). The pulse echo overlap method was employed to measure the ultrasonic velocity over the temperature range from 10 to $90^{\circ}C;$ the high-Q ultrasonic resonator method was used for the measurement of the absorption coefficient at $20^{\circ}C.$ The velocities exhibited their maximum values at ca. 55, 59, 63, 67, and $71^{\circ}C.$ for the 25, 20, 15, 10, and $5\%$ solutions, respectively. The velocity increased with respect to the poly(sodium 4-styrene-sulfonate) concentration at a given temperature. A study of the concentration dependence of the both the relaxation frequency and amplitude indicated that the relaxation at ca. 200 kHz is related to structural fluctuations of the polymer molecules, such as the segmental motions of the polymer chains and that the relaxation at ca. 1 MHz resulted from the proton transfer reactions of the oxygen sites of $SO_3.$ Both the absorption and the shear viscosity increase upon increasing the polymer concentration, but they decrease upon increasing the temperature.

  • The microwave dielectric properties and their related structural characteristics in solid solutions of (1-x) $Ba(Mg_{1/3}Nb_{2/3})O_3$ -x $La(Mg_{2/3}Nb_{1/3})O_3$ (BLMN) have been investigated by measuring the dielectric constant${\varepsilon}r)$, Q value and temperature coefficient of resonant frequency$({\tau}f)$ and by observing the crystal structure using high resolution transmission electron microscopy (HRTEM). Microwave dielectric properties showed characteristic features for specific composition. Dielectric constant$({\varepsilon}r)$ showed maximum value at the composition which corresponds to the phase boundary between 1:2 ordered and 1:1 ordered structure. The increase in ${\varepsilon}_r$ may be caused by the rattling of ions by incorporating smaller ions and the disordered structure. The variation of temperature coefficient of resonant frequency${{\tau}_f)$ was investigated in terms of oxygen octahedra tilting.

Ultrasonic Velocity and Absorption Measurements for Polyacrylamide and Water Solutions

  • Both ultrasonic velocity at 3 MHz and absorption coefficient for the frequency range of 0.2-2 MHz were measured in an aqueous solution of polyacrylamide for the concentration range of 0.5% to 2.5% by weight. Pulse echo overlap method was taken for measuring the ultrasonic velocity over the temperature range of 10-90℃ and the high-Q ultrasonic resonator method was used for the absorption coefficient at 30℃. The velocity exhibited a maximum value at approximately 70℃, 71℃, 72℃, 73℃ and 74℃ in 2.5%, 2.0%, 1.5%, 1.0%, and 0.5% solutions, respectively. The velocity increased with the concentration at a given temperature. The ultrasonic absorption (a/f²) at a given temperature increased linearly with the concentration for the concentration below 1.5%, but suddenly increased for the concentration above 1.5% concentration. The value of a/f² at 1MHz was entirely due to the classical Stoke's viscous effect. The ultrasonic relaxation in polyacrylamide aqueous solutions, which may be the result of structural fluctuations of polymer molecules such as the segmental motion of the polymer chains, was observed, and at 2.5%, the value of a/f² was found to suddenly increase as frequency decreased.

  • Purpose: The purpose of this study is to describe a distributed circuit approach to high frequency volume coil design illustrated with specific coils built accordingly and results obtained from animal studies at 3.0 tesla. Method: All experiments were conducted on 3T MRI system (Medinus Co., Ltd. Korea). The tuned TEM resonator measures 15cm outer diameter. by 10cm inside diameter by 30cm in length. The inside diameter and length were determined by animals body or head size (eg. rats or small dogs, etc.) while the outer diameter was chosen for compactness with some sacrifice of the optimal coil Q predicted for a larger cavity. A spin echo sequence with a TR/TE/flip angle=500/12.4ms/$75^{\circ}$was used to check image qualities with phantom. The breed of rat which used for animal images was Sprague-dawley(SD) and was anesthetic using ketamin hydrochloride 75mg/kg.

Microstructure Control of Tungsten Film for Bragg Reflectors of Thin Film Bulk Acoustic Wave Resonators (체적탄성파 공진기 브라그 반사층 적용을 위한 텅스텐 박막의 미세구조 조절에 대한 연구)

  • The microstructures of tungsten films were controlled by changing the sputtering pressure and substrate temperatures during D.C. sputter deposition. As the sputtering pressures were decreased, the sputtered models of the tungsten films were changed from the zone I model to zone T model. The tungsten film having zone T model microstructure shows a resistivity of 10${\times}$10$\^$-6/ $\Omega$-cm and (110) preferred orientation. FBAR with Bragg reflector composed of $SiO_2$and tungsten films having zone T model microstructure shows quality factor, Q$\_$s/, of 494 and K$\_$eff/$\^$2/ of 5.5% due to the high acoustic impedance and the smooth surface.
