Design of high speed InAlGaAs/InGaAs HBT structure by Hybrid Monte Carlo Simulation (Hybrid Monte Carlo 시뮬레이션에 의한 고속 InAlGaAs/InGaAs HBT의 구조 설계)

  • InAlGaAs/InGaAs HBTs with the various emitter junction gradings(xf=0.0-1.0) and the modified collector structures (collector- I;n-p-n, collector-II;i-p-n) are simulated and analyzed by HMC (Hybrid Monte Carlo) method in order to find an optimum structure for the shortest transit time. A minimum base transit time($ au$b) of 0.21ps was obtainsed for HBT with the grading layer, which is parabolically graded from $x_f$=1.0 and xf=0.5 at the emitter-base interface. The minimum collector transit time($\tau$c) of 0.31ps was found when the collector was modified by inserting p-p-n layers, because p layer makes it possible to relax the electric field in the i-type collector layer, confining the electrons in the $\Gamma$-valley during transporting across the collector. Thus InAlGaAs/InGaAs HBT in combination with the emitter grading($x_f$=0.5) and the modified collector-III showed the transit times of 0.87 psec and the cut-off frequency (f$\tau$) of 183 GHz.

  • The gas electron multiplier placed in the drift volume of conventional gas detectors, is a conceptually simple device for producing a large gas gain by concentrating the drift electric field over a very short distance to the point that electron avalanching occurs(〉 10$^4$ V/cm), greatly increasing the number of drifting electrons. This device consists of a thin insulating foil of several tens of urn in thickness. covered on each side with a thin metal layer(Cu), with tiny holes, usually 100 ${\mu}{\textrm}{m}$ or less in diameter. and with a spacing of 100-200 ${\mu}{\textrm}{m}$ through the entire foil. perforated by using chemical etching or high-powered laser beam technique In this study, we have investigated its operating properties with various experimental conditions, and demonstrated the possibility of using this device as a digital X-ray imaging sensor, by acquiring X-ray images based on the scintillation properties of the gas electron multiplier with standard CCD camera.

  • In this paper, a novel tunable inter-digital capacitor using dielectric tunable $Bi_2O_3-ZnO-Nb_2O_5(BZN)$ pyrochlore thin films is proposed. In order to improve the tunability and reduce DC bias voltage using the fringing electric field, the electrodes of the inter-digital capacitor are embedded in the thin film. Designed results using a 2.5 D simulator show that the tunability of the proposed inter-digital capacitor improves by 10 %, compared to the conventional inter-digital capacitor. The proposed IDC, which is based on the simulation results, was fabricated, using the BZN thin film deposited by a reactive RF magnetron sputtering on the on the silicon substrate. The fabricated inter-digital capacitor shows the maximum tunability of 50 % at 5.8 GHz and 18 V DC applied.

  • Geophysical methods applied to water seepage problem in earth-fill embankment attempt to detect and map the estimate of size and depth of the seepage path. Seepage zones generally produce lOW resistivity anomalies due to high saturation of water. Dipole-dipole resistivity surveying technique, which is actually a combined sounding-profiling procedure, was used to delineate the seepage path through this study. In this study, the finite difference methods to solve the electric potential distribution in 2 112 dimension, was adopted as the numerical scheme for the forward problem. Second order Marquart's method, one the iterative damped least square methods, was selected for the automatic inversion. The computer program was implemented in FORTRAN 77 for 1 6-bit personal computer. In this paper, we present a case history which illustrates the application of dipole-dipole resistivity method to the delineation of water flow in earth-fill structures. Also the automatic two-dimensional resistivity inversion was applied to a field data where the interpretive advantages of the program become evident.

The Characteristics Analysis of Low Profile Meander 2-Layer Monopole Antenna (소형 미앤더 2-층 모노폴 안테나의 특성분석)

  • In this paper, we present a low profile 2-layered meander built-in monopole antenna for portable RFID reader using FDTD(Finite Difference Time Domain) method. The input impedance, return loss, and VSWR in the frequency domain are calculated by Fourier transforming the time domain results. The double meander 2-layer structure is used to enhance the impedance matching and increase the antenna gain. The measured bandwidth of the antenna is 0.895 GHz ~ 0.930 GHz for a S11 of less than -10dB. The measured peak gain of proposed low profile RFID built-in antenna is 2.3 dBi. And the proposed built-in antenna for portable RFID reader can offers relatively wide-bandwidth and high-gain characteristics, in respectively. Experimental data for the return loss and the gain of the antenna are also presented, and they are relatively in good agreement with the FDTD results. This antenna can be also applied to mobile communication field, energy fields, RFID, and home-network operations, broadcasting, and other low profile mobile systems.

  • High voltage power transmission lines have been to keep the proper dip for maintenance. Powerline dips at a random point are conventionally measured by the direct or indirect observation but it is not only unsafe but labor-intensive. Therefore in this study we applied the photogrammetric technique to remotely measure the powerline dips. Since it is not easy to extract conjugate points from linear powerlines, we exploited the epipolar lines acrossing the powerlines for 3D mapping of the powerlines and dip measurements. The vertical mapping accuracy estimated at two field-surveyed power line points was 15~16cm that are within 5% of deflection at the points and less than 3% of the powerline dip.

Effects of Contact Resistance on temperature Rise in a MCCB (접촉저항이 배선용 차단기 내부 온도상승에 미치는 영향)

  • A Molded Case Circuit Breaker (MCCB) is an electric control device to interrupt the abnormal currents which result from the over-loads or short-circuits. Its malfunction will result in severe accidents. In the development of the MCCB, higher current-rating and improved thermal performance become more and more important in providing the safe function and reliability for the modern devices requiring small scale and high performance. It is also very important to consider the factors of temperature rise in the design of MCCB. The major reasons of temperature rise in the MCCB result from the resistances, which are come from the connection and contact surfaces. These resistances are influenced by current, time, configuration of contact surfaces and applied voltage. In order to predict the temperature distribution inside MCCB, we have simulated the model with some assumptions and simplifications, using commercial code ICEPAK. To verify the results of temperature field analysis, the numerical results are compared with experimental ones for the same model. The results show a good agreement with actual temperature rise obtained by experiments.

  • We have proposed a new configuration on the cathode structure to improve a neutron yield without the application of external ion sources in an inertial electrostatic confinement (IEC) device. A neutron yield in the IEC device is closely related to the potential well structure generated inside the cathode and is proportional to the ion current. Therefore, the application of a double grid cathode structure to the IEC device is expected to produce a higher ion current and neutron yield than at a single grid cathode due to a high electric field strength generated around the cathode. These possibilities were verified as compared with the ion current calculated from both shape of the single and double grid cathode. Additionally from the results of ion's lives and trajectories examined at various outer cathode voltages and grid cathode configurations by using particle simulations, the validity of the double grid cathode was confirmed.

  • In this paper, for enhancement of property on a-Si:H TFTs We measure interface characteristics of ferroelectrics thin film and a-Si:H thin film. First, SrTiO$_3$ thin film is deposited bye-beam evaporation. Deposited films are annealed for 1 hour in N2 ambient at 150$^{\circ}C$ ∼ 600$^{\circ}C$. Dielectric characteristics of deposited SrTiO$_3$ films are very good because dielectric constant shows 50∼100 and breakdown electric field are 1∼1.5MV/cm. a-SiN:H,a-Si:H(n-type a-Si:H) are deposited onto SrTiO$_3$ film to make MFNS(Metal/ferroelectric/a-SiN:H/a-Si:H) by PECVD. After the C-V measurement for interface characteristics, MFNS structure shows no difference with MNS(Metal/a-SiN:H/a-Si:H) structure in C-V characteristics but the insulator capacitance value of MFNS structure is much higher than the MNS because of high dielectric constant of ferroelectrics.

Physiological Responses of Tomato Plants and Soil Microbial Activity in Salt Affected Greenhouse Soil

  • Crop productivity decreases globally as a result of salinization. However, salinity impact on greenhouse-grown crops is much higher than on field-grown crops due to the overall concentrations of nutrients in greenhouse soils. Therefore, this study was performed to determine the short-term changes in growth, photosynthesis, and metabolites of tomato plants grown in greenhouse under heavily input of fertilizers evaluated by microbial activity and chemical properties of soils. The soils (< 3, 3.01~6, 6.01~10 and > 10.01 dS $m^{-1}$) from farmer's greenhouse fields having different fertilization practices were used. Results showed that the salt-accumulated soil affected adversely the growth of tomato plants. Tomato plants were seldom to complete their growth against > 10.0 dS $m^{-1}$ level of EC. The assimilation rate of $CO_2$ from the upper fully expanded leaves of tomato plants is reduced under increasing soil EC levels at 14 days, however; it was the highest in moderate or high EC-subjected (3.0 ~ 10.0 dS $m^{-1}$) at 28 days. In our experiment, soluble sugars and starch were sensitive markers for salt stress and thus might assume the status of crops against various salt conditions. Taken together, tomato plants found to have tolerance against moderate soil EC stress. Various EC levels (< 3.0 ~ 10.0 dS $m^{-1}$) led to a slight decrease in organic matter (OM) contents in soils at 28 days. Salinity stress led to higher microbial activity in soils, followed by a decomposition of OM in soils as indicated by the changes in soil chemical properties.
