  • This paper describes a model to calculate the equilibrium electron density of MODFET at the interface that takes into account the simultaneous shallow and deep level in the Al-GaAs layer. In the present study we have made an investigation of the interface electron density with different values of the AlGaAs doping density and spacer layer thickness, considering simultaneously two doner levels. In this case, the ratio of the shallow to the deep donor concentraction is considered. From the comparison with early experimental results we could find the deep level and that the deep donor concentration is about 50% with the Al mole fraction X ${\sim}0.3$, activation energy Edx=65meV, temperature $77^{\circ}K$ and spacer thickness range $50A{\sim}100A$. Also we have investigated the effect of the temperature. As temperature increase, at critical mole fraction X the nature of the donor concentration changes from $\Gamma$ to L and X.

Extraction Yields and Functional Properties of Garlic Extracts by Response Surface Methodology

  • Extraction characteristics of garlic and functional properties of corresponding extract were monitored by response surface methodology (RSM). Maximum extraction yield of 26.41% was obtained at microwave power of 146.29 W, ethanol concentration of 63.31 %, and extraction time of 5.88 min. At microwave power, ethanol concentration, and extraction time of 114.84 W, 58.83%, and 1.42 min, respectively, maximum electron-donating ability (EDA) was 72.86%. Maximum nitrite-scavenging ability was 94.62% at microwave power, ethanol concentration, and extraction time of 81.83 W, 2.65%, and 3.83 min, respectively. Superoxide dismutase (SOD) showed maximum pseudo-activity of 49.12% at microwave power of 34.23 W, ethanol concentration of 33.11 %, and extraction time of 4.40 min. Based on superimposition of 4-dimensional RSM with respect to extraction yield, electron-donating ability, nitrite-scavenging ability, and pseudo-activity of SOD, optimum ranges of extraction conditions were microwave power of 0-100 W, ethanol concentration of 40-70%, and extraction time of 2-8 min.

A Study on $CeO_2/SiO_2$ Composite Powder Synthesis Using Ultrasonic Spray Pyrolysis Method and Effect of Sensory Texture Improvement

  • The spherical particles of $CeO_2/SiO_2$ composite powder with narrow-size distribution and pure phase particles were synthesized by ultrasonic spray pyrolysis method from aqueous cerium sulfate solution. The resulting composite powder was characterized by X-ray diffraction, scanning electron microscopy, transmittance electron microscopy, in-vitro sun protect factor, and BET surface area analysis. The concentration of cerium sulfate was tested to vary the particle size from $3.40{\times}10^{-3}$ to $1.02{\times}10^{-2}mol/cm^3$ to study concentration effect of starting material. The average particle size from the $3.40{\times}10^{-3}mol/cm^3$ concentration was found to be slightly smaller than that from the $1.02{\times}10^{-2}mol/cm^3$ concentration, because of the relation between the droplet size and the concentration of the starting material solution.

Monitoring on Extraction Yields and Functional Properties of Brassica oleracea var. capita Extracts

  • Extraction characteristics of Bonus species of Brassica oleracea var. capita and functional properties of corresponding extract were monitored by response surface methodology (RSM). Maximum extraction yield of 44.07% was obtained at ratio of solvent to sample of 27.94 mL/g, ethanol concentration of 24.35%, and extraction temperature of $55.21^{\circ}C$. At ratio of solvent to sample, ethanol concentration, and extraction temperature of 21.11 mL/g, 58.53%, and $68.83^{\circ}C$, respectively, maximum electron-donating ability was 48.44%. Maximum inhibitory effect on tyrosinase was 68.94% at ratio of solvent to sample, ethanol concentration, and extraction temperature of 24.08 mL/g, 10.49%, and $78.71^{\circ}C$, respectively. Superoxide dismutase (SOD) showed maximum pseudo-activity of 24.78% at ratio of solvent to sample of 22.66 mL/g, ethanol concentration of 45.69%, and extraction temperature of $93.81^{\circ}C$. Based on superimposition of four-dimensional RSM with respect to extraction yield, electron-donating ability, and pseudo-activity of SOD, optimum ranges of extraction conditions were ratio of solvent to sample of 20-30 mL/g, ethanol concentration of 35-65%, and extraction temperature of $50-80^{\circ}C$.

Monitoring the Functional Properties of Pleurotus eryngii Extracts Using Response Surface Methodology

  • Response surface methodology was employed to optimize extraction conditions for finding the maximal functional properties of Pleurotus eryngii. Based on central composite design, the study plan was established with variations of microwave power (30-150 W), ethanol concentration (0-99.9%), and extraction time (1-9 min). Regression analysis was applied to obtain a mathematical model. A maximal yield of 47.86% was obtained when the microwave power, ethanol concentration, and extraction time were set at 122.7 W, 42.14%, and 8.3 min, respectively. A maximized electron donating ability of 93.32% was found under the following conditions: a microwave power of 144.19 W, an ethanol concentration of 49.52%, and an extraction time of 6.7 min. When the microwave power, ethanol concentration, and extraction time were set at 125.43 W, 40.54%, and 8.1 min, respectively, the maximum nitrite-scavenging ability was 80.47%. The optimum ranges of the extraction conditions, superimposed by the response surface methodology, could predicate a microwave power of 110-150 W, ethanol concentration of 0-45%, and extraction time of 7-9 min.

시화호 저니(Sediment)에서의 유기물 및 중금속 농도와 혐기성호흡세균과의 상관관계 (Relationship between the Organic Content, Heavy Metal Concentration and Anaerobic Respiration Bacteria in the Sediments of Shiwha-ho)

  • Anoxic sediments collected from Shiwha-ho area were used to find the relationship between the heavy-metal, organic content and anaerobic respiration bacteria by most probable number (MPN) method. Analysis of the sediments showed that COD content was higher in the sediments collected from Ansan-cheon and Shiwha-ho than those collected from sea area nearby. Particularly noticeable was the fact that heavy metal concentration was much higher in the sediments of Shiwha-ho area contaminated by heavy-metal, although they were rich in electron donor and electron acceptor for Fe(III)-reducing bacteria using lactate as an electron donor was in the range of 1.1$\times$106-4.6$\times$107MPNs/ml in the sediments collected from the sea-side of the lake, which were lower in heavy-methal concentration and higher in Fe-Mn content than those from other region. The number of Fe(III)-reducing bacteria using acetate as an electron donor was in the rang eof 4.3$\times$102-8.1$\times$105MPNs/ml in the same sediments. Chromate-reducing bacteria were more populated(4.6$\times$104-8.1$\times$105MPNs/ml) in the sediments contaminated by heavy metals. The number of sulfate-reducing bacteria wee counted in the sediments collected from the more contaminate inner-side than those from the sea-side of the lake.

$Ga{1-X}In_xAs$ 합금 반도체에서의 전자 이동도 (The Electron Mobility in $Ga{1-X}In_xAs$Alloys)

  • In this paper the electron mobility in $Ga{1-X}In_xAs$alloy semiconductors is simulated by using the ensemble Monte Carlo method. The simulations for Ga\ulcornerIn\ulcornerAs with In mole fraction, doping concentration and temperature as parameters are performed. The electron mobility for alloys which perfectly orderd alloys without the alloy scattering mechanism are assumed, the results show that mobility in Ga\ulcornerIn\ulcornerAs is improved by 11%, 12% and 7% for 0.25, 0.53 and 0.75. In mole fractions, respectively, We reported the theoretical results of electron mobility in $Ga{1-X}In_xAs$alloys, so those will contribute to the research and development into materials for high-speed semiconductor devices.

Unusual Non-magnetic Metallic State in Narrow Silicon Carbon Nanoribbons by Electron or Hole Doping

  • We investigated the width (N) dependence on the magnetization of N-ZSiC NR with electron and hole doping on the basis of systematic DFT calculations. The critical values of the upper and down critical concentration to give the maximum and zero magnetic moment at edge Si/C atoms by electron/hole doping ($x_{up,e}$, $x_{down,e}$, $x_{up,h}$, and $x_{down,h}$) depend on the width of N-ZSiC NR. Moreover, due to $x_{up,e}\;{\neq}\;x_{up,h}$ and $x_{down,e}\;{\neq}\;x_{down,h}$, the electron and hole doping effect are asymmetry, i.e, the critical electron doping value ($x_{down,e}$) is smaller than the critical hole doping value ($x_{down,h}$) and is almost independent of the width of NZSiC NR though the other critical values of the electron and hole doping that influence the magnetization of N-ZSiC NR depend on the width. It was also found that at $x_{down,e}$ or $x_{down,h}$ doping, the N-ZSiC NR turns into unusual non-magnetic metallic state. The magnetic behavior was discussed based on the band structures and projected density of states (PDOS) under the effect of electron/hole doping.

Cyanobacterium Synechocystis sp.PCC6803 psaB 돌연변이주의 광합성 전자전달에 미치는 호흡의 영향 (Influence of Respiration on Photosynthetic Electron Transport in psaB Mutants from Cyanobacterium Synechocystis sp. PCC6803)

  • The influence of respiration on photosythetic electron transport were investigated in the Wid type and psaB mutants from Syneehocystis sp. PCC6803. The amount of glucose uptake in the wild type was proportional to the glucose concentration added in wild type and less than that of psaB mutants in the dark. It was suggested that psaB mutants more depend on the glucose than the wild type. It was investigated how the activities of isocitrate dehydrogenase(IDH) and glucose-6-phos-phate dehydrogenase(G6PDH) were changed. The activities of IDH were very low. While, the ac-tivities of G6PDH were much higher than that of IDH. These results agree to the reports that ex-ogenous glucose was dismilated aerobically via Oxidative Pentose Phosphate Pathway in heterotrophic cyanobacteria. PsaB mutants showed high G6PDH activity in the presence of glucose as well as in the dark and high respiratory activities especially in the dark. It was also investigated how photosynthetic electron transport activities were changed. PsaB mutants showed higher photosynthetic electron tranasport activities than wild type in the presence of glucose as well as in the dark. In the results, it was proposed that photosynthetic electron transport between PS I and PS U was complemented by respiratory electron transport through the NADPH generated by Dxidative Pentose Phophate Pathway in psaB mutant from Synechocystis sp. Calculation of Carrier Electron Concentration in ZnO Depending on Oxygen Partial Pressure

  • The relationship between carrier electron concentration(n) and atmosphere oxygen partial pressure($P_{O_2}$ for pure ZnO calculated by the mass-action law, well-known as n ${\propto}P^{-1/m}_{O_2}$ where m = 4 or 6 for the single or the double ionization of the native donor defects due to its nonstoichiometry, respectively, is found in competition with the calculation result on the basis that the total defect concentration is the sum of those of unionized and ionized defects. Definitively, it is found inconsistent with the calculation result by employing the Fermi-Dirac(FD) statistics for their ionization processes. By application of the FD statistics law to the ionization while assuming the defect formation is still ruled by the mass-action law, the calculation results shows the concentration is proportional to $P^{-1/2}_{O_2}$ whenever they ionize singly and/or doubly. Conclusively we would like to propose the new theoretical relation n ${\propto}P^{-1/m}_{O_2}$ because the ionization processes of donors in ZnO should be treated with the electronoccupation probability at localized quantum states in its forbidden band created by the donor defects, i.e. the FD statistics
