Prediction of Crack Propagation Path Using Boundary Element Method in IC Packages (반도체 패키지의 경계요소법에 의한 균열진전경로의 예측)

  • Applications of bonded dissimilar materials such as integrated circuit(IC) packages, ceramics/metal and resin/metal bonded joints, are very increasing in various industry fields. It is very important to analyze the thermal stress and stress singularity at interface edge in bonded joints of dissimilar materials. In order to investigate the IC package crack propagating from the edge of die pad and resin, the fracture parameters of bonded dissimilar materials and material properties are obtained. In this paper, the thermal stress and its singularity index for the IC package were analyzed using 2-dimensional elastic boundary element method(BEM). From these results, crack propagation direction and path by thermal stress in the IC package were numerically simulated with boundary element method.

A Finite Element Analysis for the Characteristics of Temperature and Stress in Micro-machining Considering the Size Effect (크기효과가 고려된 미소절삭시의 온도 및 응력특성에 관한 유한요소해석)

  • In this paper, a finite element method for predicting the temperature and stress distributions in micro-machining is presented. The work material is oxygen-free-high-conductivity copper(OFHC copper) and its flow stress is taken as a function of strain, strain rate and temperature in order to reflect realistic behavior in machining process. From the simulation, a lot of information on the micro-machining process can be obtained; cutting force, cutting temperature, chip shape, distributions of temperature and stress, etc. The calculated cutting force was found to agree with the experiment result with the consideration of friction characteristics on chip-tool contact region. Because of considering the tool edge radius, this cutting model using the finite element method can analyze the micro-machining with the very small depth of cut, almost the same size of tool edge radius, and can observe the 'size effect' characteristic. Also the effects of temperature and friction on micro-machining were investigated.

  • A two-dimensional boundary element method was used for the scattering analysis of side-drilled hole(SDH). The far-field scattering amplitude was calculated for shear vertical(SV) wave, and their frequency and time-domain results were presented. The time-domain scattering amplitude showed the directly reflected wave from the SDH leading edge as well as the creeping wave. In an immersion, pulse-echo testing, two measurement models were introduced to predict the response from SDHs. The 2-D boundary element scattering amplitude was converted to the 3-D amplitude to be used in the measurement model. The receiver voltage was calculated fer SV wave incidence at 45$^{\circ}C$ on the 1 m diameter SDH, and the result was compared with experiment.

  • This study is concerned with an application of the boundary element method on the crack problem. The stable and efficient analysis method of two dimensional elastostatic stress intensity factor on the mode I deformations is established from the result o stress analysis for the center cracked plates. In order to precisely analyse, The subelements of quadratic element, singular elements on the crack tip and interface and division into regions are applied to elastic stress. The usefulness of the method has been tested with a center cracked plates, a double edge cracked plate and a single edge cracked plate, and the results have turned out to be fairly satisfactory.

A Study on the Automatic Elimination of Free Edge for Sheet Metal Forming Analysis (박판성형해석을 위한 자동 프리에지 제거에 관한 연구)

  • A new approach for the automatic elimination of free edges in the finite element model for the analysis of sheet metal forming processes is presented. In general, the raw finite element model constructed from an automatic mesh generator is not well suited for the direct use in the downstream forming analysis due to the many free edges which requires tedious time consuming interactive graphic operations of the users. In the present study, a general method for the automatic elimination of free edges is proposed by introducing a CAD/CAE hybrid method. In the method a trimmed parametric surface is generated to fill the holes which are orginated from the free edges by using the one step elastic finite element analysis. In addition, mesh generation algorithm is suggested which can be used in the general trimmed surface. In order to verify the validity of the proposed method, various examples including actual automobile sheet metal parts are given and discussed.

Influence of stiffener edge on the buckling load of holed composite plates

  • In this paper, buckling load of edge stiffened composite plates is assessed. The effect of stiffener edge size, circular hole, and the fiber orientation angle on buckling behavior of composite plates under uni-axial compressive load is investigated. This paper includes two parts as experimental and numerical studies. L-shape composite plates are manufactured in three different layups. Then the buckling loads are experimentally determined. Subsequently, by using the numerical simulation, the size variation effects of stiffener edge and circular cutout on the plate buckling loads are analyzed in five different layups. The results show that cutout size, stiffener edge height and fiber orientation angle have important effects on buckling load. In addition, there is an optimum height for stiffener edge during different conditions.

  • An electrical steel strip is commonly used as a core material in all types of electric transformers and motors. It is produced by a cold rolling process. In this paper, a damage-mechanics-based approach that predicts the edge fracture of an electrical steel strip during cold rolling is presented. We adopted the normal tensile stress criterion and the fracture energy method as a damage initiation criterion and a damage evolution scheme, respectively. We employed finite element analysis (FEA) to simulate crack initiation and propagation at the initial notch located at the edges of the strip. The material constants required in FEA were experimentally obtained by tensile tests using a standard and a notched sheet-type specimen. The results reveal that the edge crack was initiated at the entrance of the roll bite and that it rapidly evolved at the exit. The evolution length of the edge crack increased as the length of the initial notch as well as the front tension reel force of the strip increased.

  • This paper presets experimental and analytical studies of ultimate strength of [$[30_2/-30_2/90]_S$ carbon/epoxy laminates with free-edge delamination under uniaxial tension. We performed tensile teat far laminates with Telflon inserted on interfaces to simulate initial free-edge delamination, The experiment reveals that extensional stiffness of the laminate decreases by the initiation of the delamination, and that strength of the laminate without delamination is smaller than that of the laminates with delamination. Generalized quasi-three delamination finite element analysis, which employs energy release rate and maximum stress criteria, predicts the ultimate strength of the laminates with sufficient accuracy.

Buckling and vibration analysis of stiffened plate subjected to in-plane concentrated load

  • The buckling and vibration characteristics of stiffened plates subjected to in-plane concentrated edge loading are studied using finite element method. The problem involves the effects of non-uniform stress distribution over the plate. Buckling loads and vibration frequencies are determined for different plate aspect ratios, boundary edge conditions and load positions. The non-uniform stresses may also be caused due to the supports on the edges. The analysis presented determines the initial stresses all over the region considering the pre-buckling stress state for different kinds of loading and edge conditions. In the structural modeling, the plate and the stiffeners are treated as separate elements where the compatibility between these two types of elements is maintained. The vibration characteristics are discussed and the results are compared with those available in the literature and some interesting new results are obtained.

  • Application of bonded dissimilar materials in many industries are increasing. When these materials are to be used in structures, it needs to evaluate the failure strength applying fracture mechanics. Al/Epoxy bonded dissimilar materials with an interface crack and an interface crack emanating from an edge semicircular hole were prepared, experiment of fracture toughness were carried out. Stress intensity factors of interface cracks in bonded dissimilar materials were computed with boundary element method(BEM) and the fracture criteria of mixed mode crack were analyzed. From the results, the fracture criteria and the method of strength evaluation by the fracture toughness in Al/Epoxy bonded dissimilar materials were proposed.
