고압의 수소 및 중수소 분위기에서 열처리된 실리콘 산화막의 전기적 특성 관찰 (Electrical Characteristics of Ultra-thin $SiO_2$ Films experienced Hydrogen or Deuterium High-pressure Annealing)

  • Experimental results are presented for the degradation of 3 nm-thick gate oxide ($SiO_2$) under both Negative-bias Temperature Instability(NBTI) and Hot-carrier-induced(HCI) stresses using P and NMOSFETs that are annealed with hydrogen or deuterium gas at high-pressure (1~5 atm.). Statistical parameter variations depend on the stress conditions. We suggest that deuterium bonds in $SiO_2$ film is effective in suppressing the generation of traps related to the energetic hot electrons.

  • Experimental results are presented for the degradation of 3 nm-thick gate oxide $(SiO_2)$ under both Negative-bias Temperature Instability (NBTI) and Hot-carrier-induced (HCI) stresses using P and NMOSFETS, The devices are annealed with hydrogen or deuterium gas at high-pressure $(1\~5\;atm.)$ to introduce higher concentration in the gate oxide. Both interface trap and oxide bulk trap are found to dominate the reliability of gate oxide during electrical stress. The degradation mechanism depends on the condition of electrical stress that could change the location of damage area in the gate oxide. It was found the trap generation in the gate oxide film is mainly related to the breakage of Si-H bonds in the interface or the bulk area. We suggest that deuterium bonds in $SiO_2$ film are effective in suppressing the generation of traps related to the energetic hot carriers.

동위원소를 이용한 제주지역 수질원에 관한 연구 (Environmental Isotope-Aided Studies on Water REsources in the Region of Cheju)

  • This investagation was carried out by analyzing water types and measuring the environmetal isotopes (tritium and deuterium) for development of water resources and protection of ground waters from sea water intrusion. The water sample were taken monthly from April to June, 1983 from sixteen sites in the Cheju metropolitan area; three sea, three spring, and ten ground waters. The ground water in the midwest area of the city contained 20 TU of tritium and-46 per mille of deuterium, classified as the $NaHCO_3$ type of ground water, generally deep seated. The spring water and ground water in the southern part of the city contained 15 to of tritium and-39 per mile of deuterium, and appeared to the $CaHCO_3$ type of shallow ground water, easily affected 표 precipitation. The results of tritium and deuterium analyses showed that the ground water in the coastal area were not affected by sea water intrusion, although they changed from $NaHCO_3$ or $CaHCO_3$ type to NaCl type in May and June. It is concluded that the high Na and Cl content in those ground waters might come from municipal sewage. The sea water in the Yong-duam area was influenced by sping water.

고압 중수소 열처리 효과에 의해 조사된 수소 결합 관련 박막 게이트 산화막의 열화 (Hydrogen-Related Gate Oxide Degradation Investigated by High-Pressure Deuterium Annealing)

  • 두께가 약 3 nm 인 게이트 산화막을 갖는 P 및 NMOSFET를 제조하여 높은 압력 (5 atm.)의 중수소 및 수소 분위기에서 후속 열처리를 각각 행하여 중수소 효과(동위원소 효과)를 관찰하였다. 소자에 대한 스트레스는 -2.5V ≤ V/sub g/ ≤-4.0V 범위에서 100℃의 온도를 유지하며 진행되었다. 낮은 스트레스 전압에서는 실리콘 계면에 존재하는 정공에 의하여 게이트 산화막의 열화가 진행되었다. 그러나 스트레스 전압을 증가시킴으로써 높은 에너지를 갖는 전자에 의한 계면 결함 생성이 열화의 직접적인 원인이 됨을 알 수 있었다. 본 실험조건에서는 실리콘 계면에서 phonon 산란이 많이 발생하여 impact ionization에 의한 "hot" 정공의 생성은 무시할 수 있었다. 중수소 열처리를 행함으로써 수소 열처리에 비해 소자의 파라미터 변화가 적었으며, 게이트 산화막의 누설전류도 억제됨이 확인되었다. 이러한 결과로부터 impact ionization이 발생되지 않을 정도의 낮은 스트레스 전압동안 발생하는 게이트 산화막내 결함 생성은 수소 결합과 직접적인 관계가 있음을 확인하였다.

in vitro Assessment of Antineoplastic Effects of Deuterium Depleted Water

  • Background: In vitro, in vivo and clinical studies have demonstrated anti-cancer effects of deuterium depleted water (DDW). The nature of this agents action, cytotoxic or cytostatic, remains to be elucidated. We here aimed to address the point by examining effects on different cell lines. Materials and Methods: 3-(4, 5-dimethylthiazol-2-yl)-2, 5-diphenyltetrazolium bromide (MTT) -based cytotoxicity analysis was conducted for human breast, stomach, colon, prostate cancer and glioblastoma multiforme cell lines as well as human dermal fibroblasts. The cell lines were treated with decreasing deuterium concentrations of DDW alone, paclitaxel alone and both. One way analysis of variance (ANOVA) was used for statistical analysis. Results: Treatment with different deuterium concentrations of DDW alone did not impose any significant inhibitory effects on growth of cell lines. Paclitaxel significantly decreased the survival fractions of all cell lines. DDW augmented paclitaxel inhibitory effects on breast, prostate, stomach cancer and glioblastoma cell lines, with influence being more pronounced in breast and prostate cases. Conclusions: DDW per se does not appear to have inhibitory effects on the assessed tumor cell lines as well as normal fibroblasts. As an adjuvant, however, DDW augmented inhibitory effects of paclitaxel and thus it could be considered as an adjuvant to conventional anticancer agents in future trials.

Behavior characteristics of hydrogen and its isotope in molten salt of LiF-NaF-KF (FLiNaK)

  • Experimental studies to investigate the behaviors of hydrogen in molten FLiNaK (LiF-NaF-KF) have been conducted at $500-700^{\circ}C$. On the basis of previous studies, the diffusivity and solubility of hydrogen in FLiNaK have been revised, and the expressions can be correlated to the following Arrhenius equations: $D_{H2}=1.62{\times}10^{-5}{\exp}(-48.20{\times}10^3/Rg{\cdot}T) m^2/s]$ and $S_{H2}=1.03{\times}10^{-4}{\exp}(-14.96{\times}10^3/Rg{\cdot}T) [mol-H_2/m^3/Pa]$, respectively. The behavior characteristics of deuterium in FLiNaK were studied and compared with the hydrogen behaviors in FLiNaK. The results showed the behaviors of deuterium were consistence with the behaviors of hydrogen in FLiNaK. The difference between hydrogen and deuterium has not been observed upon the experimental research of the behavior characteristics of hydrogen and deuterium in FLiNaK, which suggested the results obtained here might apply equally to the behavior characteristics of tritium in FLiNaK.

  • Two experiments were conducted to determine the validity of the deuterium oxide ($D_2O$) dilution method to estimate milk intake by pigs. A total of 39 piglets weaned from their dams 24 - 36 hours after birth and trained to drink from artificial nipples, were used for two experiments. Estimates of milk replacer consumption of individual piglets over 1, 3, 5 and 7 days were made by the $D_2O$ dilution method and by dissappearance. Milk intakes estimated by this $D_2O$ dilution method were significantly correlated ($R^2$ = 0.98-0.99) with milk intake measured by disappearance. The average difference between estimates by disappearance and estimates by the $D_2O$ dilution method were -1%, +0.5%, +0.5% and -2.1% for measurement period of 1, 3, 5 and 7 days respectively.

Characterization of the molten globule conformation of V26A ubiquitin by far-UV circular dichroic spectroscopy and amide hydrogen/deuterium exchange

  • The molten globular conformation of V26A ubiquitin (valine to alanine mutation at residue 26) was studied by nuclear magnetic resonance spectroscopy in conjunction with amide hydrogen/deuterium exchange. Most of the amide protons that are involved in the native secondary structures were observed to be protected in the molten globule state with the protection factors from 1.2 to 6.7. These protection factors are about 2 to 6 orders of magnitude smaller than those of the native state. These observations indicate that V26A molten globule has native-like backbone structure with marginal stability. The comparison of amide protection factors of V26A ubiquitin molten globule state with those of initial collapsed state of the wild type ubiquitin suggests that V26A ubiquitin molten globule state is located close to unfolded state in the folding reaction coordinate. It is considered that V26A ubiquitin molten globule is useful model to study early events in protein folding reaction.

Percentages of the Deuterium Retained After para-Hydroxylation of (R) (+) $4-^2H$$-Phenytoin and (S) (-) $4-^2H$$-Phenytoin in Rat

  • (R) (+) and (S) (-) $4-^2H$-phenytoin have been used as substrates for the determination of the percentage of deuterium retention (NIH shift) after para-hydroxylation of the substrates in rat. By using GC-MS analyses, the percentages of deuterium retention were found to be 69% and 70% for the (R) and (S) phenyl rings, respectively. The results add additional evidence for the involvement of arene oxide in the oxidation of the pro (R) and pro (S) phenyls of phenytoin. The oxidation process of each ring could be mediated by independent enzyme systems, a rapid oxidative enzyme for the pro (S) phenyl and a slow oxidative enzyme for the pro (R) phenyl.
