The Effect of Electrolytes on Polshing Behavior in Cu ECMP (Cu ECMP 공정에서 전해액이 연마거동에 미치는 영향)

  • The purpose of this study is to characterize various electrolytes on electrochemical mechanical planarization (ECMP). The ECMP system was modified from conventional CMP system to measure the potentiodynamic curve and removal rate of Cu. The potentiodynamic curves were measured in static and dynamic states in investigated electrolytes using a potentiostat for the evaluation of the polishing behavior on ECMP. KOH (alkaline) and $NaNO_3$ (salt) were selected as electrolytes which have high conductivity. In static and dynamic states, the corrosion potential decreased and the corrosion current increased as a function of the electrolyte concentration. But, the electrochemical reaction was prevented by mechanical polishing effect in the dynamic state. The static etch and removal rate were measured as functions of concentration and applied voltage. When $NaNO_3$ was used, the dissolution was much faster than that of KOH. It was concluded that the removal rate was strongly depended on electrochemical dissolution. The removal rate increased up to 350 nm/min in $NaNO_3$ based electrolyte.

Improvements of Grounding Performances Associated with Soil Ionization under Impulse Voltages (임펄스전압에 의한 토양의 이온화에 따른 접지성능의 향상)

  • In this paper, electrical and physical characteristics associated with the ionization growth of soil under impulse voltages in a coaxial cylindrical electrode system to simulate a horizontally-buried ground electrode were experimentally investigated. The results were summarized as follows: Transient ground resistances decreased significantly by soil ionization. The voltage-current (V-I) curves for non-ionization in soil lined up in a straight line with the nearly same slope that is the ground resistance, but they showed a 'cross-closed loop' of ${\infty}$-shape under ionization. The conventional ground resistance and equivalent soil resistivity were inversely proportional to the peak value of injected impulse currents. On the other hand, the equivalent ionization radius and time-lag to the maximum value of ionization radius were increased with increasing the incident impulse voltages. An analysis method for the transient ground resistances of the ground electrode based on the ionization phenomena was proposed. The proposed method can be applied to analyze the transient performances of grounding systems for lightning protection in power system installations.

  • Buck-Boost LLC (BBLLC) converters based on a PWM + phase control strategy are good candidates for high efficiency, high power density and wide input range applications. Nevertheless, they suffer from large computational complexity when it comes to calculating the optimal phase for ZVS of all the switches. In this paper, a method is proposed for a microcontroller unit (MCU) to calculate the optimal phase quickly and accurately. Firstly, a 2-D lookup table of the phase is established with an index of the input voltage and output current. Then, a bilinear interpolation method is applied to improve the accuracy. Meanwhile, simplification of the phase equation is presented to reduce the computational complexity. When compared with conventional curve-fitting and LUT methods, the proposed method makes the best tradeoff among the accuracy of the optimal phase, the computation time and the memory consumption of the MCU. Finally, A 350V-420V input, 24V/30A output experimental prototype is built to verify the proposed method. The efficiency can be improved by 1% when compared with the LUT method, and the computation time can be reduced by 13.5% when compared with the curve-fitting method.

Electric Power Generation and Treatment Efficiency of Organic Matter on Hydraulic Retention Time in Microbial Fuel Cell Reactor (미생물 연료전지 반응조의 수리학적 체류시간에 따른 유기물질 처리효율과 전력생산)

  • This study has been attempted to generate electricity, while simultaneously treating artificial organic wastewater using both batch and continuous microbial fuel cells (MFCs). In the batch MFC, current-voltage curve showed an onset potential of -0.69 V vs. Ag/AgCl. The potential range between this potential and 0 potential displayed an available voltage for an automatic production of electric energy and glucose, which was oxidized and treated at the same time. The 486 mg/L glucose solution showed the maximum power of $30mW/m^2$ and the maximum current density of $75mA/m^2$ shown in the power curve. As a result, discharging of the cell containing COD 423 mg/L at the constant current density of $60mA/m^2$ showed a continuous electricity generation for about 22 hours that dropped rapidly due to dissipating of organic material. Total electric energy production was 18.0 Wh. While discharging, the pH change was low and dropped from pH 6.53 to 6.20 then increased to 6.47, then stabilized at this charge. The COD treatment efficiency was found to be 72%. In the continuous MFC, COD removal tends to increase as the hydraulic retention time is increased. At one day of hydraulic retention time as the maximum value reaches the COD removal efficiency, power production rate and power production rate per COD removal that were obtained were 68.8%, $14mW/m^2$, and $20.8mW/m^2/g$ CODrm, respectively. In the continuous MFC, the power production rate per COD removal increases as the hydraulic retention time is increased and decreases as the organic loading rate is increased. At the values lower than an organic loading rate of $1kgCOD/m^3/d$, the values higher than about $18.1mW/m^2/g$ CODrm could be obtained.

Inhibition of L-type Ca2+ current by ginsenoside Rd in rat ventricular myocytes

  • Background: Ginsenoside Rd (GSRd), one of the most abundant ingredients of Panax ginseng, protects the heart via multiple mechanisms including the inhibition of $Ca^{2+}$ influx.We intended to explore the effects of GSRd on L-type $Ca^{2+}$ current ($I_{Ca,L}$) and define the mechanism of the suppression of $I_{Ca,L}$ by GSRd. Methods: Perforated-patch recording and whole-cell voltage clamp techniques were applied in isolated rat ventricular myocytes. Results: (1) GSRd reduced $I_{Ca,L}$ peak amplitude in a concentration-dependent manner [half-maximal inhibitory concentration $(IC_{50})=32.4{\pm}7.1{\mu}mol/L$] and up-shifted the current-voltage (I-V) curve. (2) GSRd ($30{\mu}mol/L$) significantly changed the steady-state activation curve of $I_{Ca,L}$ ($V_{0.5}:-19.12{\pm}0.68$ vs. $-6.26{\pm}0.38mV$; n = 5, p < 0.05) and slowed down the recovery of $I_{Ca,L}$ from inactivation [the time content (${\zeta}$) from 91 ms to 136 ms, n = 5, p < 0.01]. (3) A more significant inhibitive effect of GSRd ($100{\mu}mol/L$) was identified in perforated-patch recording when compared with whole-cell recording [$65.7{\pm}3.2%$ (n = 10) vs. $31.4{\pm}5.2%$ (n = 5), p < 0.01]. (4) Pertussis toxin ($G_i$ protein inhibitor) completely abolished the $I_{Ca,L}$ inhibition induced by GSRd. There was a significant difference in inhibition potency between the two cyclic adenosine monophosphate elevating agents (isoprenaline and forskolin) prestimulation [$55{\pm}7.8%$ (n = 5) vs. $17.2{\pm}3.5%$ (n = 5), p < 0.01]. (5) 1H-[1,2,4]Oxadiazolo[4,3-a]-quinoxalin-1-one (a guanylate cyclase inhibitor) and N-acetyl-$\small{L}$-cysteine (a nitric oxide scavenger) partly recovered the $I_{Ca,L}$ inhibition induced by GSRd. (6) Phorbol-12-myristate-13-acetate (a protein kinase C activator) and GF109203X (a protein kinase C inhibitor) did not contribute to the inhibition of GSRd. Conclusion: These findings suggest that GSRd could inhibit $I_{Ca,L}$ through pertussis toxin-sensitive G protein ($G_i$) and a nitric oxide-cyclic guanosine monophosphate-dependent mechanism.

Solvent Vapor Annealing Effects in Contact Resistances of Zone-cast Benzothienobenzothiophene (C8-BTBT) Transistors

  • Benzothienobenzothiophene ($C_8-BTBT$) is a soluble organic small molecule material with high crystallinity resulting from its strong self-organizing properties. In addition, the high mobility and easy fabrication of $C_8-BTBT$ make it very attractive in terms of organic thin-film transistors. In this work, we made $C_8-BTBT$ thin films by using the zone-casting method; we also used an organic solvent to treat the devices with solvent vapor annealing to improve the electrical properties. As a result, we confirmed improved mobility, threshold voltage, and subthreshold swing after solvent vapor annealing. To prove the effect of solvent vapor annealing, we used the simultaneous extraction model to extract the contact resistance from the current-voltage curve. We confirmed that the electrical properties improved with decreasing contact resistance.

Effect of copper surface to $HNO_3$ and $KNO_3$ electrolyte ($KNO_3$$HNO_3$ 전해액이 Cu에 미치는 영향)

  • In this paper, the current-voltage (I-V) curves, such as linear sweep voltammetry (LSV) and cyclic voltammetry (CV), were employed to evaluate the effect of electrolyte concentration on the electrochemical reaction trend. From the I-V curve, the electrochemical states of active, passive, transient and trans-passive could be characterized. And then, we investigated that how this chemical affect the process of voltage-induced material removal in electrochemical mechanical polishing (ECMP) of Copper. The scanning electron microscopy (SEM) and energy dispersive spectroscopy EDS) analyses were used to observe the surface profile. Finally, we monitored the oxidation and reduction process of the Cu surface by the repetition of anodic and cathodic potential from cyclic voltammetry (CV) method in acid- and alkali-based electrolyte. From these analyses, it was important to understand the electrochemical mechanisms of the ECMP technology.

Effect of annealing pressure on the growth and electrical properties of $YMnO_3$ thin films deposited by MOCVD

  • Ferroelectric YMnO$_3$ thin films were deposited on $Y_2$O$_3$/si(100) substrates by metalorganic chemical vapor deposition. The YMnO$_3$ thin films annealed in vacuum ambient (100 mTorr) above 75$0^{\circ}C$ show hexagonal structured YMnO$_3$. However, the film annealed in oxygen ambient shows poor crystallinity, and the second phase as $Y_2$O$_3$ and orthorhombic-YMnO$_3$ were shown. The annealing ambient and pressure on the crystallinity of YMnO$_3$ thin films is very important. The C-V characteristics have a hysteresis curve with a clockwise rotation, which indicates ferroelectric polarization switching behavior. When the gate voltage sweeps from +5 to 5 V, the memory window of the Pt/YMnO$_3$/Y$_2$O$_3$/Si gate capacitor annealed at 85$0^{\circ}C$ is 1.8 V. The typical leakage current densities of the films annealed in oxygen and vacuum ambient are about 10$^{-3}$ and 10$^{-7}$ A/cm$^2$ at applied voltage of 5 V.

  • The method for analyzing the recording and reading process of magnetic recording system by numerical simulation is introduced. which can simulate the effect of elements of the magnetic recording system. During the whole simulation, hysteresis characteristics must be included. Preisach model and finite element method are used to construct the algorithm. From the wave of recording current, recorded pattern of magnetization in recording media is simulated in recording process, and then waveform of reading signal in head coil is obtained in reading process. To show the validity of this method, this is applied to perpendicular magnetic recording system. Waveform of recording signal and reproduced signal is obtained in several density. Pattern of reprocuced voltage magnitude according to increase of recording density shows roll-off curve.

  • To achieve the ULSI goals of higher density, greater performance and operation speed have been scaled down. However, the reduction of channel length cause undesirable problems such as drop of punchthrough voltage, hot-carrier degradation and high leakage current, etc.. It is shown that the device characteristics depend on process parameters. In this Paper, we catched hold of trends of hot-carrier effects and punchthrough voltages due to variation of some process parameters such as LDD doses(P), spacer lengths, channel doses($BF_2$) and $V_T$ adjusting channel implantation energies using design trend curve (DTC). As the LDD and channel doses increased, hot-carrier phenomena became more severe, and punchthrough voltage was decreased. It were represented that punchthrough and hot carrier effects were critically depend on LDD and channel doses.
