HFCVD에 의한 증착압력 변화에 따른 Single Crystal Diamond 합성 (Synthesis of Single Crystal Diamond by Variation of Deposition Pressure by HFCVD)

  • Single crystal diamonds are in great demand in such fields as mechanical, electronic applications and optoelectronics. Large area single crystal diamonds are attracting attention in future industries for mass production and low cost. In this study, hot filament CVD (HFCVD) is used to grow large area single crystal diamond. However, the growth rate of large area single crystal diamond using HFCVD is known to be very low. The goal of this study is to use single crystal diamond substrates in HFCVD with methane-hydrogen gas mixtures to increase the growth rate of single crystal diamond and to optimize the conditions by analysing the effects of deposition conditions for high quality crystallinity. The deposition pressure, the ratio of CH4/H2 gas, the substrate temperature and the distance between the filament and the substrate were optimized. The sample used a 4×4 (mm2) size single crystal diamond substrate (100), the CH4/H2 gas ratio was fixed at 5%, the substrate temperature was synthesized to about 1000℃. At this time, the deposition pressure was changed to three types of 50, 75, 85 Torr and deposited. Finally, optimization was investigated under pressure conditions to analyse the growth rate and quality of single crystal diamond.

결정면 적용 광선반 채광성능 평가 연구 (A Study on Lighting Performance Evaluation of Light-Shelf using Crystal Face)

  • Recently, many research studies have been carried out on the efficiency of light-shelf daylighting systems, especially comparing performance improvements and the limitations of reflective surfaces and their lighting performance. In this study, a crystal face reflective surface is proposed. The objective of the study is to evaluate the lighting performance of a crystal face light-shelf through a performance study. The performance study was carried out in a full scale test-bed in order to calculate the light distribution and energy consumption utilizing the standard indoor illumination as an index. The conclusions of the performance study are as follows. 1) The optimal angle of incidence for daylighting for both the operable flat type light-shelf and the crystal face light-shelf are taken in the natural environment on the dates of the winter and summer solstices, as well as the autumn and spring equinoxes. 2) The application and installation of the crystal face light-shelf can produce a 29.9%~34.3% increase of light distribution within the indoor space. However, the increase of light distribution can also lead to a decrease in the uniformity ratio, a design challenge that should be considered when applying a crystal face light-shelf. 3) It is possible to achieve a 7.98%~13.3% greater reduction in energy consumption when applying a crystal face light-shelf than when applying a flat type light-shelf. The increase in the number of crystal faces should concur with the analysis of the energy reduction. A limitation of the study is that only one predetermined pattern was performance tested for a crystal face light-shelf. In order to carry out further research on crystal face light-shelves, additional performance studies are needed based on alternative patterns and designs.

$CuInSe_2$ 단결정 박막 성장과 광전류 특성 (Properties of Photocurrent and Growth of $CuInSe_2$ single crystal thin film)

  • The stochiometric mix of evaporating materials for the CuInSe$_2$ single crystal thin films was prepared from horizontal furnace. To obtain the single crystal thin films, CuInSe$_2$ mixed crystal was deposited on thoroughly etched semi-insulating GaAs(100) substrate by the Hot Wall Epitaxy (HWE) system. The source and substrate temperature were 62$0^{\circ}C$ and 41$0^{\circ}C$, respectively. The crystalline structure of single crystal thin films was investigated by the photoluminescence and double crystal X-ray diffraction (DCXD). The carrier density and mobility of CuInSe$_2$ single crystal thin films measured from Hall effect by van der Pauw method are 9.62$\times$10$^{16}$ cm$^{-3}$ , 296 $\textrm{cm}^2$/V.s at 293 K, respectively From the photocurrent spectrum by illumination of perpendicular light on the c-axis of the CuInSe$_2$ single crystal thin film, we have found that the values of spin orbit splitting ΔSo and the crystal field splitting ΔCr were 6.1 meV and 175.2 meV at 10 K, respectively. From the photoluminescence measurement on CuInSe$_2$ single crystal thin film, we observed free excition (Ex) existing only high quality crystal and neutral bound exiciton (D$^{\circ}$,X) having very strong peak intensity. Then, the full-width-at -half-maximum(FWHM) and binding energy of neutral donor bound excition were 7 meV and 5.9 meV, respectivity. By Haynes rule, an activation energy of impurity was 59 meV.

  • HVPE(Hydride vapor phase epitaxy) 공법은 기체상의 원료를 사용하여 박막 또는 단결정을 제조하는 공법이다. 화학적 기상증착법의 원리를 적용하여 난용융성 또는 고융점의 물질의 단결정을 성장할 수 있는 공법으로서, 질화갈륨(GaN) 단결정을 얻을 수 있는 공법 중 하나이다. 최근 동 공법을 이용하여 질화알루미늄(AlN) 단결정을 성장하고자 하는 연구가 많이 수행되어져 왔으나, 아직은 좋은 결과를 얻지 못하고 있다. 본 연구에서는 AlN 단결정을 HVPE 공법으로 성장하고자 하였다. 성장 공정에서 질소를 운송가스(Carrior gas)로 사용하였으며, 질소(N2)의 양의 변화에 따른 성장 결과를 고찰하여 보았다. 질소의 양이 증가함에 따른 성장 결정의 변화 양상을 확인할 수 있었다. 성장된 AlN 단결정의 형상을 광학 현미경을 사용하여 관찰하였고, 이중결정 X선 회절 분석(DCXRD, Double crystal X-ray diffractometry)을 이용하여, AlN 결정의 생성을 확인함과 동시에 성장된 단결정의 결정성도 알아보았다.

수정진동자의 임피던스 해석에 의한 LB막의 전기적 특성 (Electric Properties of LB Films using Impedance Analysis of Quartz Crystal)

  • Quartz crystal in contact with viscoelastic medium was described directly in terms of the electrical equivalent circuit of the system. Stearic acid was used as viscoelastic medium and deposited on the surface of quartz crystal using the Langmuir-Blodgett(LB) method. Impedance properties of quartz crystal coated with LB films which were investigated by using admittance diagram and $Ζ-\theta$ plot a method of impedance analysis. When stearic acid LB film was deposited on the surface of quartz crystal, resonant frequency of quartz crystal was changed about 100 Hz/layer. This result illustrates the ability of the sensor system to detect small amounts of special gas in air.

  • Piezoelectric langasite crystals have superior properties such as high temperature performance and high quality Q and can be applied in combustion pressure sensors and surface acoustic wave (SAW) filters. Crystal growth, crystal structure and properties of langasite group are reviewed, and the mechanism of piezoelectricity of langasite is presented based on the crystal structure and deformation under high pressure. Finally, for the discovery of new piezoelectric materials, this paper presents the role of the framework, and recommends the search of framework crystal structure, because the characteristic of the mechanism exists on the framework of the crystal structure.

  • The one of important requisites for fabricating molecular electronic device is the single crystal direction of bottom substrate nowadays. [1,2]. We obtain the optimum SAM result when the Au crystal is <111> structure for Self-Assembled molecular. To get the <111> crystal Au, we generally repeat heating and cooling course after evaporating Au [3]. However, we can fabricate <111> crystal Av thin film except post treatment because we simultaneously evaporate and anneal using Effusion Cell. In this paper, we study on thin film growth of <111> crystal Au as bottom electrode which is essential for Self-Assembled molecular by Effusion Cell and analyze crystal structure, thickness, surface conductivity and so on as each process condition.

실리콘 단결정내의 grown-in 결함 분포에 관한 고찰 (Investigation of growth-in defects distribution in Si single crystal)

  • 초크랄스키로 성장한 Si 단결정에서 결정 성장 속도를 달리한 sample을 이용하여 COP, FPD 및 LSTD등의 grown-in 결함 밀도와 한 웨이퍼 내에서의 분포를 정확하게 측정하여 이들 결함들간의 상호 관계를 고찰하였다. 이들 결함의 밀도와 한 웨이퍼 내에 발생하는 영역의 크기는 결정 성장 속도가 빠를수록 증가하였다. 또한 한 웨이퍼 내에서 이들 결함의 발생 영역이 일치하는 것으로 보아 이들 결함은 동일한 origin에 의해 생성된 것으로 판단된다.

녹색 레이저 발진용 NYAB 단결정 성장 (Growth of Nd : YAl3(BO3)4 Single Crystal for Green Laser)

  • Nd : YAl3(BO3)4 (NYAB) single crystal has been developed for green laser. In this experiment, we found K2O/3MoO3/0.5B2O3 to be a suitable flux for NYAB crystal growth, and grew NYAB crystal by TSSG method using this flux. By varying the cooling rate of solution, seed orientation, and rotation speed, the effects of these growth conditions on the crystal quality and its morphology were examined. Suitable growth conditiions were a cooling rate slower than 2.4$^{\circ}C$/day, the rotation speed of 25~30 rpm, and the <001> seed orienttion. The phases of grown crystal, coexisting and volatile materials were investigated by X-ray diffraction. In addition, the possiblity of laser action was examined by UV analysis.

The latest development in the preparation of indium phosphide (InP) poly- crystals and single crystals

  • InP crystal is an increasingly important semiconductor material in the application of long-wave optoelectronic and high frequency devices. The equilibrium vapor pressure of phosphorus at the melting point of InP is so high that the synthesis process is very difficult. Liquid-encapsulated Czochralski (LEC) pulling from the melt at high pressure is a generally favored technique to grow InP single crystals. This technique involves two steps: the synthesis of polycrystalline powder and the growth of single crystal from the melt at high pressure. This article reviewed the latest development in the preparation of InP crystal and the evaluation on the crystal quality.
