  • 본 연구는 구의 과도 열전도에 의한 열손실을 계산하는 데 있어, 외부의 경계조건인 대류의 조건에 해당하는 상황을 상수 및 변수로 가정하였을 경우의 열전달문제를 해석한 것이다. 이 문제를 해결하기 위해 집중열용량법을 사용하고 있으며, 대류열전달계수의 값이 온도의 함수로 변한다고 가정하여 계산하였다. 계산을 수행한 결과 대류경계조건의 값을 상수로 가정한 경우가 열손실이 높이 평가된다는 것을 알았고, 이러한 경향을 상관식으로 정리하였다.

High frequency measurement and characterization of ACF flip chip interconnects

  • Microwave model and high-frequency measurement of the ACF flip-chip interconnection was investigated using a microwave network analysis. S-parameters of on-chip and substrate were separately measured in the frequency range of 200 MHz to 20 GHz using a microwave network analyzer HP8510 and cascade probe. And the cascade transmission matrix conversion was performed. The same measurements and conversion techniques were conducted on the assembled test chip and substrate at the same frequency range. Then impedance values in ACF flip-chip interconnection were extracted from cascade transmission matrix. ACF flip chip interconnection has only below 0.1nH, and very stable up to 13 GHz. Over the 13 GHz, there was significant loss because of epoxy capacitance of ACF. However, the addition of SiO$_2$filler to the ACF lowered the dielectric constant of the ACF materials resulting in an increase of resonance frequency up to 15 GHz. High frequency behavior of metal Au stud bumps was investigated. The resonance frequency of the metal stud bump interconnects is higher than that of ACF flip-chip interconnects and is not observed at the microwave frequency band. The extracted model parameters of adhesive flip chip interconnects were analyzed with the considerations of the characteristics of material and the design guideline of ACA flip chip for high frequency applications was provided.

Cyanide removal simulation from wastewater in the presence of titanium dioxide nanoparticles

  • One of the methods of removing cyanide from wastewater is surface adsorption. We simulated the removal of cyanide from a synthetic wastewater in the presence of Titanium dioxide nano-particles absorbent uses VISUAL MINTEQ 3.1 software. Our aim was to determine the factors affecting the adsorption of cyanide from synthetic wastewater applying simulation. Synthetic wastewater with a concentration of 100 mg/l of potassium cyanide was used for simulation. The amount of titanium dioxide was 1 g/l under the temperature of $25^{\circ}C$. The simulation was performed using an adsorption model of Freundlich and constant capacitance model. The results of simulation indicated that three factors including pH, nanoparticles of titanium dioxide and the primary concentration of cyanide affect the adsorption level of cyanide. The simulation and experimental results had a good agreement. Also by increasing the pH level of adsorption increases 11 units and then almost did not change. An increase in cyanide concentration, the adsorption level was decreased. In simulation process, rising the concentrations of titanium dioxide nanoparticles to 1 g/l, the rate of adsorption was increased and afterward no any change was observed. In all cases, the coefficient of determination between the experimental data and simulation data was above 0.9.

Analysis of $f_T$ and $f_{max}$ Dependence on Unit Gate Finger Width for RF Performance Optimization of MOSFETs (MOSFET의 RF 성능 최적화를 위한 단위 게이트 Finger 폭에 대한 $f_T$$f_{max}$의 종속데이터 분석)

  • In this study, to maximize RF performance of MOSFETs, $f_T$ and $f_{max}$ dependent data on $W_u$ are measured and newly analyzed by extracting small-signal model parameters. From the physical analysis results, it is found that a peak value of $f_T$ is generated by $W_u$-independent parasitic gate-bulk capacitance at narrow $W_u$ and the wide width effect of reducing the increasing rate of transconductance at wide $W_u$. In addition, it is revealed that a maximum value of $f_{max}$ is caused by the non-quasi-static effect that the gate resistance is greatly reduced at narrow $W_u$ and becomes constant at wide $W_u$.

  • Recently, traction motors in trains are supplied with single phase a.c. power. After this power is converted to d.c. power, it is inverted to three phase power to operate traction motors. As going through the process of the conversion, harmonic current is generated in train. The method of conventional analysis on harmonics, studied by RTRI, is modeled with equivalent circuit of ac AT-fed electric railroad system using by the distributed constant circuit. However, this circuit as two-port network model has some difference in comparison with real system. The reason why the conventional method is different from the real system is that the conventional method dose not include three conductor groups, that is catenary, rail, and feeder, and admittance between the conductors for line capacitance. Therefore, this method has a little error. This paper proposes new method to more effectively estimate Harmonic current. In this method, numerous components in electric railway are categorized and each component is defined as a four- port network model. The equivalent circuit for the entire power supply system is also described into a four-port network model with connections of these components. In order to evaluate the efficiency and the accuracy of a proposed method, it is compared with values measured in Kyung-Bu high speed line and ones calculated by the conventional method.

  • The application of IR(Infrared) communication is very wide and IR receiver has become a standard of home entertainment. A preamplifier with single 5V supply was designed for IR receiver IC. To operate at long distance, receiver IC should have high gain and low noise characteristic. To provide constant output signal magnitude, independent of transciever distance, gain limiting stage is needed. And to cut-off DC noise component effectively, large resistance and capacitance are required. Transimpedance type preamplifier, and diode limiting amplifier, and current limiting amplifier were designed. It is another function of current limiting amplifier that transforms single input signal to differential output signal. Using AMS BiCMOS model, both BJT version and MOS version was designed. Total power consumption is O.lmW, and IC size is $0.3mm^2$

  • Modern AC electric car has PWM(Pulse Width Modulation) -controlled converters, which give rise to higher harmonics. The current harmonics injected from AC electric car is propagated through power feeding circuit. As the feeding circuit is a distributed constant circuit composed of RLC, the capacitance of the feeding circuit and the inductance on the side of power system cause a parallel resonance and a magnification of current harmonics at a specific frequency. The magnified current harmonics usually brings about various problems. That is, the current harmonics makes interference in the adjacent lines of communications and the railway signalling system. Furthermore, in case it flows on the side of power system, not only overheating and vibration at the power capacitors but also wrong operation at the protective devices can occur. Therefore, the exact assessment of the harmonic current flow must be undertaken at design and planning stage for the electric traction systems. From these point of view, this study presents an approach to model and to analyse traction power feeding system focused on the amplification of harmonic current. The proposed algorithm is applied to a standard AT(Auto-transformer)-fed test system in which electric car with PWM-controlled converters is running.

Reliable Anisotropic Conductive Adhesives Flip Chip on Organic Substrates For High Frequency Applications

  • Flip chip assembly on organic substrates using ACAs have received much attentions due to many advantages such as easier processing, good electrical performance, lower cost, and low temperature processing compatible with organic substrates. ACAs are generally composed of epoxy polymer resin and small amount of conductive fillers (less than 10 wt.%). As a result, ACAs have almost the same CTE values as an epoxy material itself which are higher than conventional underfill materials which contains lots of fillers. Therefore, it is necessary to lower the CTE value of ACAs to obtain more reliable flip chip assembly on organic substrates using ACAs. To modify the ACA composite materials with some amount of conductive fillers, non-conductive fillers were incorporated into ACAs. In this paper, we investigated the effect of fillers on the thermo-mechanical properties of modified ACA composite materials and the reliability of flip chip assembly on organic substrates using modified ACA composite materials. Contact resistance changes were measured during reliability tests such as thermal cycling, high humidity and temperature, and high temperature at dry condition. It was observed that reliability results were significantly affected by CTEs of ACA materials especially at the thermal cycling test. Results showed that flip chip assembly using modified ACA composites with lower CTEs and higher modulus by loading non-conducting fillers exhibited better contact resistance behavior than conventional ACAs without non-conducting fillers. Microwave model and high-frequency measurement of the ACF flip-chip interconnection was investigated using a microwave network analysis. However, the addition of $SiO_2filler$ to the ACF lowered the dielectric constant of the ACF materials resulting in an increase of resonance frequency up to 15 GHz. Our results indicate that the electrical performance of ACF combined with electroless Wi/Au bump interconnection is comparable to that of solder joint.
