RESURF type의 SOI n-LDMOSFET 소자 설계 및 제작 (The Design and Fabrication of RESURF type SOI n-LDMOSFET)

  • In this work, N-LDMOSFET(Lateral Double diffused MOSFET) was designed and fabricated on SOI(Silicon-On-Insulator) substrate, for such applications as motor controllers and high voltage switches, fuel injection controller systems in automobile and SSR(Solid State Rexay)etc. The LDMOSFET was designed to overcome the floating body effects that appear in the conventional thick SOI MOS structure by adding p+ region in source region. Also, RESURF(Reduced SURface Field) structure was proposed in this work in order to reduce a large on-resistance of LDMOSFET when operated keeping high break down voltage. Breakdown voltage was 268v in off-state ($V_{GS}$=OV) at room temperature in $22{\mu}m$ drift length LDMOSFET. When 5V of $V_{GS}$ and 30V of $V_{DS}$ applied, the on resistance(Ron), the transcon ductance($G_m$) and the threshold voltage($V_T$) was 1.76k$\Omega$, 79.7uA/V and 1.85V respectively.

  • Recently, on power system, it is used to high voltage of transmission and distribution due to safe power supply and have high quality and insulation in order to satisfy excellent insulator. Thus, according to underground of high voltage cable, is occurred break down by ground short. Therefore, it is used to high quality XLPE power cable to interrupt instantaneous voltage drop. If it appear inner defect for cable whose have high quality and insulation, it is reduced rapidly due to concentration of electrical field. After assemble to manufacture, in order to inspect cable condition, it is decided much inspection standard. In this paper, In inner defect of assembling cable at manufacture, for measure the variation of insulation condition by void. it tested the variation of insulating characteristics, using $\phi$-q-n distribution variation in partial discharge experiment.

  • 본 논문에서는 power management IC에 사용되는 아날로그 트리밍용 antifuse OTP 셀을 제작하였다. VPP (=7V)와 VNN (=-5V)의 Dual program voltage를 이용하는 antifuse OTP 셀은 antifuse 양단에 hard breakdown 이상의 전압을 인가하여 thin gate oxide를 breakdown시킨다. $0.18{\mu}m$ BCD 공정을 이용하여 제작된 antifuse OTP 셀의 면적은 $48.01{\mu}m^2$으로 eFuse OTP 셀 면적의 44.6% 수준이다. 20개의 테스트 패턴을 측정한 결과 프로그램 후 antifuse의 저항은 수 $k{\Omega}$ 이하로 양호하게 측정되었다.

  • 낙뢰는 구름이 가진 높은 전압이 대지로 방출되는 현상이다. 낙뢰 보호 접지는 낙뢰로부터 건물, 배전선로와 전기설비를 보호하는 중요한 역할을 한다. 기기 접지는 제한된 중성점 전위상승을 위한 목적으로 한다. 기기 접지는 제한된 중성점 전위상승을 위한 목적으로 한다. 본 논문에서는 낙뢰가 배전선로에 급습했을 때 중성점 전위와 피뢰기의 제한 전압을 분석하여 피뢰기 접지저항의 영향을 심도 있게 조사하였다. 사례연구는 EDSA 프로그램으로 수치와 그래프로 시뮬레이션하였다.

Breakdown Characteristics and Lifetime Estimation of Rubber Insulating Gloves Using Statistical Models

  • This paper is aimed at predicting the life of rubber insulating gloves under normal operating stresses from relatively rapid test performed at higher stresses. Specimens of rubber insulating gloves are subject to multiple stress conditions, i.e. combined electrical and thermal stresses. Two modes of electrical stress, step voltage stress and constant voltage stress are used in specimen aging. There are two types of test for electrical stress in this experiment: the one is Breakdown Voltage (BDV) test under step voltage stress and thermal stress and the other is lifetime test under constant voltage stress and temperature stress. The ac breakdown voltage defined as the break-down point of insulation that leakage current excesses a limit value, l0mA in this experiment, is determined. Because the very high variability of aging data requires the application of statistical model, Weibull distribution is used to represent the failure times as the straight line on Weibull probability paper. Weibull parameters are deter-mined by three statistical methods i.e. maximum likelihood method, graphical method and least squares method, which employ SAS package, Weibull probability paper and FORTRAN, respectively. Two chosen models for predicting the life under simultaneous electrical and thermal stresses are inverse power model and exponential model. And the constants of life equation for multistress aging are calculated using numerical method, such as Gauss Jordan method etc.. The completion of life equation enables to estimate the life at normal stress based on the data collected from accelerated aging test. Also the comparison of the calculated lifetimes between the inverse power model and the exponential model is carried out. And the lifetimes calculated by three statistical methods with lower voltage than test voltage are compared. The results obtained from the suggested experimental method are presented and discussed.

  • 금속 alkoxide를 출발물질로 PZT-PNN 3성분계 압전박막을 제작하여, 박막의 결정성과 전기적 특성을 평가하였다. 박막의 X-RD 분석결과 $550^{\circ}C$ 소결온도에서 결정성이 가장 양호하였다. D-E 이력곡선의 관측 결과 항전계는 28.8 kV/cm, 잔유분극은 $18.3\;{\mu}C/cm^{2}$ 이었다. 박막의 진성파괴전압은 $76.0\;{\sim}\;27.0\;MV/m$이었고, 소결온도가 상승함에 따라 특성이 저하되었다. 박막의 비유전율은 조성비에 따라 (50:40:10)은 406, (50:30:20)은 1084, (45:35:20)은 723, (40:40:20)은 316이었다.

  • Polyimide-epoxysilane (coupling agent) composites were reacted with oligomeric PDMS, a condensation product of difunctional silane, by a sol-gel process and were then dried into films. And then, the surface, mechanical, and electric properties were measured. The study showed that PDMS existed in the polyimlde matrix by the use of FT-IR. In the mechanical properties, the maximum elongation and toughness was increased in the polyimide with silane-groups. But the maximum tensile strength was slightly decreased. And the intensive dispersion of the silane-groups on the surface of polyimide was ascertained through XPS measurement. In the electric properties, AC break down voltage was increased by increasing the amount of difunctional silane. This experiment showed that PDMS added polyimide had better mechanical and electric properties than classical materials.

지하철 차량기지에서의 등전위 본딩에 의한 신호시스템 낙뢰보호대책 (Lightning Protection of Signalling Equipments at Subway Car Depot by Equi-potential Bonding)

  • Signalling equipments at railroad sites are widely exposed to high voltage lightning surges. This paper presents a lightning protection system for the signalling equipments at subway car depots. The main features of the system are as follows : (1)the common grounding system between power system grounds and the signaling system grounds, (2)physical and chemical methods to reduce grounding resistivity, (3)rearrangement of lightning rods based on the rolling bal1 theory, (4)equi-potential bonding networks to minimize the potential differences between the equipments grounds. The system has been constructed at six subway car depots in Seoul metropolitan area and it is measured that the grounding resistivity are reduced to 0.266 ohms and the potential differences between devices are reduced to a negligible quantity. After the construction of the systems, it has not been reported the break-down of the signalling equipments caused by lighting surges.

  • Recently, the load increasement and regenerative system of electrified railway system make a difficult to distinguish between the load current and fault current and it need a new intelligent protection system. The failure of traction system cause collapse of the other systems from high tension current. The over current from abnormal situation produces high tension current flow, high temperature are, voltage instability and current cutting, and break down railway systems. Protective system of traction system playa role of which detect and isolate failure points. In this paper, we proposed intelligent algorithm for discriminating normal and abnormal situation instead of the system being operated abnormally.
