Effects of Residual PMMA on Graphene Field-Effect Transistor

  • Graphene, two dimensional single layer of carbon atoms, has tremendous attention due to its superior property such as fast electron mobility, high thermal conductivity and optical transparency, and also found many applications such as field-effect transistors (FET), energy storage and conversion, optoelectronic device, electromechanical resonators and chemical sensors. Several techniques have been developed to form the graphene. Especially chemical vapor deposition (CVD) is a promising process for the large area graphene. For the electrically isolated devices, the graphene should be transfer to insulated substrate from Cu or Ni. However, transferred graphene has serious drawback due to remaining polymeric residue during transfer process which induces the poor device characteristics by impurity scattering and it interrupts the surface functionalization for the sensor application. In this study, we demonstrate the characteristics of solution-gated FET depending on the removal of polymeric residues. The solution-gated FET is operated by the modulation of the channel conductance by applying a gate potential from a reference electrode via the electrolyte, and it can be used as a chemical sensor. The removal process was achieved by several solvents during the transfer of CVD graphene from a copper foil to a substrate and additional annealing process with H2/Ar environments was carried out. We compare the properties of graphene by Raman spectroscopy, atomic force microscopy(AFM), and X-ray Photoelectron Spectroscopy (XPS) measurements. Effects of residual polymeric materials on the device performance of graphene FET will be discussed in detail.

A Study on the degradation mechanism of PAN-LiCLO$_4$ Polymer Electrolyte EC windows (PAN-LIClO$_4$ 계 고분자전해질 EC창의 열화 기구에 관한 연구)

  • Tungsten oxide and nickel oxide thin films were deposited onto ITO(Indium Tin Oxide) transparent glass by the E-beam evaporation and were used as a cathode and an anode for the EC(Electrochromic) smart window, respectively. Stoichiometric structures of the deposited films were investigated by the implementation of XPS(X-ray Photoelectron Spectroscopy) analysis and the results were $WO_{2.42}$ and $NiO_{0.44}$. This oxygen deficincy might affect affect the transparency of the thin films. The electrolyte for the EC smart windows was PAN-$LiCIO_4$ conducting polymer. EC(Ethylene Carbonate)and PC(Propylene Carbonate) were added as plasticizer to enhance ion conductivity. When the weight ratio of the EC : PC was 3 : 1, transmission difference and cycle life performance were tested. Polymer EC windows showed 40% $\Delta$T at 1.5V operating volage for 3,200 cycles. Structural degradation was observed by the SIMS(Secondary Ion Mass Spectroscopy) analysis and it was confirmed that structural degradation of polymer caused by the solvent evaporation was the main cause to degrade EC smart windows.

Thin film transistor with pulsed laser deposited ZnO active channel layer (펄스 레이저 증착법으로 제작한 ZnO를 채널층으로 한 박막트랜지스터)

  • KrF 펄스 레이저 증착법(pulsed laser deposition: PLD)으로 ZnO 박막을 증착하여 평판 디스플레이 소자 구동용 박막 트랜지스터(thin film transistor) 소자를 제작하였다. 전도성이 높은 실리콘웨이퍼(c-Si, 하부전극) 기판 위에 LPCVD 법으로 silicon nitride 박막을 절연막으로 형성하고, 다양한 공정 조건에서 펄스 레이저 증착법으로 제작한 ZnO 박막을 증착하여 채널층으로 하였으며, Al 박막을 증착하고 패터닝하여 소스 및 드레인 전극으로 하였다. ZnO 박막의 증착 시에 기판 온도를 다양하게 조절하고 산소 분압을 변화시켜 ZnO 박막의 특성을 조절하였다. 제작된 박막의 표면특성은 AFM(atomic force microscopy)로 분석하고, 결정특성은 XRD(X-ray diffraction)로 조사하였다. ZnO 박막의 전기적 특성은 Hall-van der Pauw 법으로 측정하였고, 광학 투과도(optical transparency)를 UV-visible photometer로 조사하였다. ZnO-TFT 소자는 $10^6$ 수준의 on-off ratio와 $2.4{\sim}6.1cm^2/V{\cdot}s$의 전계효과이동도(field effect mobility)를 보였다.

Characteristics of phosphorescent OLED fabricated on IAZO anode grown by co-sputtering method (Co-sputtering 방법으로 제작한 IAZO 박막의 특성과 이를 이용하여 제작한 인광 OLED의 특성 분석)

  • IAZO (indium aluminium zinc oxide) anode films were co-sputtered on glass substrate using a dual target DC magnetron sputtering system. For preparation of IATO films, at constant DC power of IZO (indium zinc oxide) target of 100 W, the DC power of AZO (Aluminum zinc oxide) target was varied from 0 to 100 W. To analyze electrical and optical properties of IAZO anode, Hall measurement examination and UV/V is spectrometer were performed, respectively. In addition, structure of IAZO anode film was examined by X-ray diffraction (XRD) method. Surface smoothness was investigated by Scanning Electron Microscopy (SEM) and Atomic Force Microscopy (AFM). From co-sputtered IAZO anode, good conductivity($2.32{\times}10^{-4}{\Omega}.cm$) and high transparency(approximately 80%) in the visible range were obtained even at low temperature deposition. Finally, J-V-L characteristics of phosphorescent OLED with IAZO anode were studied by Keithley 2400 and compared with phosphorescent OLED with conventional ITO anode.

Characterization of recycled polycarbonate from electronic waste and its use in hydraulic concrete: Improvement of compressive performance

  • Transparency, excellent toughness, thermal stability and a very good dimensional stability make Polycarbonate (PC) one of the most widely used engineering thermoplastics. Polycarbonate market include electronics, automotive, construction, optical media and packaging. One alternative for reducing the environmental pollution caused by polycarbonate from electronic waste (e-waste), is to use it in cement concretes. In this work, physical and chemical characterization of recycled polycarbonate from electronic waste was made, through the analysis by Fourier transform infrared spectroscopy (FTIR), X-ray diffraction (XRD), energy dispersive spectroscopy (EDS) and scanning electron microscope (SEM). Then cement concrete was made with Portland cement, sand, gravel, water, and this recycled polycarbonate. Specimens without polycarbonate were produced for comparison purposes. The effect of the particle sizes and concentrations of recycled polycarbonate within the concrete, on the compressive strength and density was studied. Results show that compressive strength values and equilibrium density of concrete depend on the polycarbonate particle sizes and its concentrations; particularly the highest compressive strength values were 20% higher than that for concrete without polycarbonate particles. Moreover, morphological, structural and crystallinity characteristics of recycled polycarbonate, are suitable for to be mixed into concrete.

Development and application of the magnetic field device for single crystal growth (자기장 단결정 성장장치의 개발과 적용)

  • The three-dimensional structure of the proteins, including the location of the hydrogen atoms can be analyzed by using neutron diffraction. In order to grow single crystals for neutron diffraction experiments, we developed a simple magnetic field device with the commercial magnets and succeeded in growing hen egg-white lysozyme single crystals of more than 1 $mm^3$ in volume using this device. The crystals grown with a magnetic field were larger and had perfect transparency, whereas the crystals grown without a magnetic field had micro-cracks. The result of the X-ray measurement showed a good resolution and small mosaicity for the crystals grown in the presence of a magnetic field.

Organic-Inorganic Nanocomposites of Polystyrene with Polyhedral Oligomeric Silsesquioxane (실세스키옥세인을 사용한 폴리스티렌 나노복합재료)

  • Polyhedral oligomeric silsesquioxanes (POSS) were used as starting materials for the preparation of hybrid materials with polystyrene (PS). Optically transparent hybrids were obtained in a wide range of weight ratios when phenyl groups were introduced to each corner of the silsesquioxane. In contrast, as cyclohexyl groups were introduced, the obtained hybrid materials with PS resulted in turbid films. The aromatic (${\pi}-{\pi}$) interaction was confirmed to be a quite effective tool for the synthesis of organic-Inorganic polymer hybrids with POSS. The obtained homogeneous and transparent hybrid films could be dissolved in solvents and East again without any separation. The homogeneity of polymer hybrids with POSS was supported by the result of scanning electron microscopy (SEM), X-ray diffraction (XRD), and differential scanning calorimetry (DSC), which demonstrated a nanometer-level integration of PS and POSS.

Anisotropic TiSrYZrO Thin Films Induced by One-step Brush Coating for Liquid Crystal Molecular Orientation (액정분자 배향용 원스텝 브러시 코팅으로 유도된 이방성 TiSrYZrO 박막)

  • In this paper, we present a convenient liquid crystal (LC) molecular alignment method using brush hairs as an alternative to the rubbing process in the LC display industry. Titanium strontium yttrium zirconium oxide (TiSrYZrO) solution was prepared using a sol-gel process, and the TiSrYZrO alignment film production and LC molecular alignment were integrated through a one-step brush coating process. As the curing temperature increased, the LC molecule alignment of the LC cell improved, and the formation of a physical surface anisotropic structure due to the shear stress caused by the movement of the brush hairs on the coating surface led to uniform alignment of the LC molecules. Uniform and homogeneous LC molecular alignment was confirmed through polarizing optical microscopy and pretilt angle measurement. Through thermal oxidation using X-ray photoelectron spectroscopy, the TiSrYZrO thin film well formed of metal oxide was confirmed and verified to have excellent optical transparency. From these results, it is expected that a convenient LC molecular alignment method using brush hairs as an alternative to the rubbing process will be a viable next-generation technology.

The Effects of a Thermal Annealing Process in IGZO Thin Film Transistors

  • In-Ga-Zn-O(IGZO) receive great attention as a channel material for thin film transistors(TFTs) as next-generation display panel backplanes due to its superior electrical and physical properties such as a high mobility, low off-current, high sub-threshold slope, flexibility, and optical transparency. For the purpose of fabricating high performance IGZO TFTs, a thermal recovery process above a temperature of $300^{\circ}C$ is required for recovery or rearrangement of the ionic bonding structure. However diffused metal atoms from source/drain(S/D) electrodes increase the channel conductivity through the oxidation of diffused atoms and reduction of $In_2O_3$ during the thermal recovery process. Threshold voltage ($V_{TH}$) shift, one of the electrical instability, restricts actual applications of IGZO TFTs. Therefore, additional investigation of the electrical stability of IGZO TFTs is required. In this paper, we demonstrate the effect of Ti diffusion and modulation of interface traps by carrying out an annealing process on IGZO. In order to investigate the effect of diffused Ti atoms from the S/D electrode, we use secondary ion mass spectroscopy (SIMS), X-ray photoelectron spectroscopy, HSC chemistry simulation, and electrical measurements. By thermal annealing process, we demonstrate VTH shift as a function of the channel length and the gate stress. Furthermore, we enhance the electrical stability of the IGZO TFTs through a second thermal annealing process performed at temperature $50^{\circ}C$ lower than the first annealing step to diffuse Ti atoms in the lateral direction with minimal effects on the channel conductivity.

  • ZnO-based materials have been extensively studied for optoelectronic applications due to their superiors physical properties such as wide direct bandgap (~3.37 eV), large exciton binding energy (~60 meV), high transparency in the visible region, and low cost. Especially, one-dimensional (1D) ZnO nanostructures have attracted considerable attention owing to quantum confinement effect and high crystalline quality. Additionally, various nanostructures of ZnO such as nanorods, nanowires, nanoflower, and nanotubes have stimulated the interests because of their semiconducting. and piezoelectric properties. Among them, vertically aligned ZnO nanorods can bring the improved performance in various promising photoelectric fields including piezo-nanogenerators, UV lasers, dye sensitized solar cells, and photo-catalysis. In this work, we studied the effect of the annealing temperature of homo seed layers on the formation of ZnO nanorods grown by hydrothermal method. The effect of annealing temperature of seed layer on the length and orientation of the nanorods was investigated scanning electron microscopy investigation. Transmission electron microscopy and X-ray diffraction measurement were performed to understand the effect of annealing temperatures of seed layers on the formation of nanorods. Moreover, the optical properties of the seed layers and the nanorods were studied by room temperature photoluminescence.
