C-V 측정을 통한 다이오드 소자의 온도 특성 분석

  • 본 연구에서는 다이오드 소자의 온도 증가에 따른 C-V 특성을 분석하였다. 180 kHz 주파수 조건에서 온도는 300 K에서 450 K까지 50 K 간격으로 가변하였다. 측정 결과 reverse bias 영역에서는 커패시턴스의 온도 의존성이 없었으나, forward bias 영역에서는 온도가 증가함에 따라 동일 전압에서의 커패시턴스가 증가하였다. 이로부터 온도가 증가 할수록 소자가 반전(inversion) 상태에서 축적(accumulation) 상태로 빨리 전환함을 확인하였으며, 1/C2-V 그래프로부터 온도 증가에 따른 전위장벽(Built-in potential, Vbi) 감소를 확인하였다. 전위장벽은 0.63 V에서 0.31 V로 온도 상승에 따라 약 0.1 V씩 감소하였다. 이는 energy band diagram에서 p-type 영역과 n-type 영역의 energy band 차가 감소해 공핍층 영역의 폭이 좁아짐을 의미한다. 공핍층의 두께 감소로 다이오드 전류의 급격한 증가뿐 아니라 위에서 언급한 바와 같은 C-V 특성을 보였다. 이번 연구에서는 기존의 보편화 된 I-V 측정을 통한 다이오드 소자 분석과는 달리 온도 변화에 따른 C-V 분석을 통해 소자 내부의 전위 장벽 및 공핍층 폭 감소에 따른 소자 특성 변화를 분석하였다.

Some Cycle and Star Related Nordhaus-Gaddum Type Relations on Strong Efficient Dominating Sets

  • Let G = (V, E) be a simple graph with p vertices and q edges. A subset S of V (G) is called a strong (weak) efficient dominating set of G if for every $v{\in}V(G)$ we have ${\mid}N_s[v]{\cap}S{\mid}=1$ (resp. ${\mid}N_w[v]{\cap}S{\mid}=1$), where $N_s(v)=\{u{\in}V(G):uv{\in}E(G),\;deg(u){\geq}deg(v)\}$. The minimum cardinality of a strong (weak) efficient dominating set of G is called the strong (weak) efficient domination number of G and is denoted by ${\gamma}_{se}(G)$ (${\gamma}_{we}(G)$). A graph G is strong efficient if there exists a strong efficient dominating set of G. In this paper, some cycle and star related Nordhaus-Gaddum type relations on strong efficient dominating sets and the number of strong efficient dominating sets are studied.

  • For the purpose of increasing compressed air pressure higher than 30bar lightening weight and decreasing installation area of air compressor used for shipboard and industrial power plant it is necessary to arrange its cylinders as a w-type or v-type construction multi-stage compression pro-cess more than two stages and to increase its operation speed higher than 1200rpm In this recip-rocating type air compressor operated in high speed having a crank mechanism and complicate cylinder arrangement there is a vibration problems which can be solved by balancing its recipro-cating parts with balance weight and approriate arranging of cylinder's arrangement angles.

A Study on Motive and Type of V.I.P. Assassination (주요요인 암살의 동기 및 대책에 관한 연구)

  • Through the case study, this thesis suggests several methods to prevent the assassination attempt on V.I.P. by examining what makes assassin assassinate V.I.P. and analyzing various kinds of motive and type. The paper, aiming to prevent assassination on V.I.P. consists of four chapters. Chapter I, the introductory chapter of this thesis, describes regarding the V.I.P. protection environment surrounding our nation. Chapter II concerns various kinds of motive and type of assassination. Under the title 'Point and Provision of Assassination' , chapter III shows several example case studies on assassinations occurred in our nation and foreign countries and suggests it's points and the lesson these case studies give us. The fourth chapter concludes with a bibliography. The conclusion of this study can be summarized in a word as following proverb; 'Providing is Preventing'.

  • We have solved the radiative transfer problem using a Sobolev approximation with an escape probability method in case of the supersonic expansion of a stellar envelope to an ambient medium. The radiation from the expanding envelope turns out to produce a P-Cygni type profile. In order to investigate the morphology of the theoretical P-Cygni type profile, we have treated $V_\infty,\;V_{sto},\;\beta$ (parameters for the velocity field), it and E(parameter for collisional effect) as model parameters. We have investigated that the velocity field and the mass loss rate affect the shapes of the P-Cygni type profiles most effectively. The secondarily important factors are $V_\infty,\;V_{sto}$. The collisional effect tends to make the total flux increased but not so much in magnitude. We have infered some physical parameters of 68 Cyg, HD24912, and $\xi$ persei such as $V_\infty,\;M$ from the model calculation, which shows a good agreenment with the observational results.

  • Current design standard of substation grounding systems is primarily concerned with conventional outdoor substations. But in case of 154kV substations in the nation, almost all are indoor-type GIS substations. So there became to be something not proper for application of present design standard to indoor-type substations. In this paper, as a preliminary stage of drawing-up of the grounding system design standard which concerned with in-door-type substions, issues of current design standard are mentioned and directions of improvement are also presented.

AKARI INFRARED CAMERA OBSERVATIONS OF THE 3.3 ㎛ PAH FEATURE IN Swift/BAT AGNs

  • Using the InfraRed Camera (IRC) on board the infrared astronomical satellite AKARI we study the ${3.3{\mu}m}$ polycyclic aromatic hydrocarbon (PAH) feature and its connection to active galactic nucleus (AGN) properties for a sample of 54 hard X-ray selected bright AGN, including both Seyfert 1 and Seyfert 2 type objects. The sample is selected from the 9-month Swift/BAT survey in the 14-195 keV band and all of the sources have known neutral hydrogen column densities ($N_H$). The ${3.3{\mu}m}$ PAH luminosity ($L_{3.3{\mu}m}$) is used as a proxy for star-formation (SF) activity and hard X-ray luminosity ($L_{14-195keV}$) as an indicator of the AGN power. We explore for possible difference of SF activity between type 1 (un-absorbed) and type 2 (absorbed) AGN. We use several statistical analyses taking the upper-limits of the PAH lines into account utilizing survival analysis methods. The results of our log($L_{14-195keV}$) versus log($L_{3.3{\mu}m}$) regression shows a positive correlation and the slope for the type 1/unobscured AGN is steeper than that of type 2/obscured AGN at a $3{\sigma}$ level. Also our analysis shows that the circum-nuclear SF is more enhanced in type 2/absorbed AGN than type 1/un-absorbed AGN for low $L_{14-195keV}$ luminosity/low Eddington ratio AGN, while there is no significant dependence of SF activity on the AGN type in the high $L_{14-195keV}$ luminosities/Eddington ratios.

  • 1.5 V and 3.0 V-class film-type primary batteries were designed for radio frequency identification (RFID) tag. Efficient fabrication processes such as screen-printings of conducting layer ($25{\mu}m$), active material layer ($40{\mu}m$ for anode and $80{\mu}m$ for cathode), and electrolyte/separator/electrolyte layer ($100{\mu}m$), were adopted to give better performances of the 1.5 V-class film-type Leclanch$\acute{e}$ primary battery for battery-assisted passive (BAP) RFID tag. Lithium (Li) metal is used as an anode material in a 3.0 V-class film-type $MnO_2||$Li primary battery to increase the operating voltage and discharge capacity for application to active sensor tags of a radio frequency identification system. The fabricated 3.0 V-class film-type Li primary battery passes several safety tests and achieves a discharge capacity of more than 9 mAh $cm^{-2}$.

Study of the Nitrogen-Beam Irradiation Effects on ALD-ZnO Films (ALD로 성장된 ZnO박막에 대한 질소이온 조사효과)

  • ZnO, a wurtzite lattice structure, has attracted much attention as a promising material for light-emitting diodes (LEDs) due to highly efficient UV emission resulting from its large band gap of 3.37 eV, large exciton binding energy of 60 meV, and low power threshold for optical pumping at room temperature. For the realization of LEDs, both n-type ZnO and p-type ZnO are required. Now, n-type ZnO for practical applications is available; however, p-type ZnO still has many drawbacks. In this study, ZnO films were grown on glass substrates by using atomic layer deposition (ALD) and the ZnO films were irradiated by nitrogen ion beams (20 keV, $10^{13}{\sim}10^{15}ions/cm^2$). The effects of nitrogen-beam irradiation on the ZnO structure as well as the electrical property were investigated by using fieldemission scanning electron microscopy (FESEM) and Hall-effect measurement.

Conformational Transition of Form II to Form Ⅰ PoLy(L-proline) and the Aggregation of Form Ⅰ in the Transition: Water-Propanol Solvent System

  • The conformational transition of poly(L-proline) (PLP), Form Ⅱ → Form Ⅰ and the intermolecular aggregation of the product, Form Ⅰ, during and after the transition in water-propanol (1:7, 1:9, 1:15.7, and 1:29 v/v) were studied. For the study, the viscosity change and excess light scattering intensity were measured in the course of the transition which was determined by the Form Ⅰ fraction, fI of the sample solution. For the PLP sample of molecular weight Mv=31,000 the experimental results show that the reaction course is roughly divided into three regions: in the first region [fI=0.27 to 0.40 (- [α]D=400 to 330)], the conformational change of Form Ⅱ → Form Ⅰ occurs with decrease of viscosity, in the second region [fI=0.40 to 0.80 (- [α]D=330 to 120)], a partial side-by-side (p-S-S) type aggregation in which Form Ⅰ blocks interact with each other, which induces the increase of viscosity, starts to occur, and in the third region [fI=0.80 to 1.00 (- [α]D=120 to 15)], a side-by-side type (raft like) aggregation of Form Ⅰ or an end-to-end (E-E) type aggregation occurs according to the solvent situation, i.e., in a water-rich medium [water-propanol (1:9 or 1:7 v/v)], the (S-S) type aggregation with a gross decrease in viscosity occurs while in a water-poor medium [water-propanol (1:29 or 1:15.7 v/v), the (E-E) type aggregation with a large increase in viscosity occurs. The (S-S) type aggregation was promoted at high temperatures. Based on the structure of PLP, a reasonable mechanism for the (p-S-S) and (S-S) aggregation which occurs with the transition of Form Ⅱ → Form Ⅰ is considered. The suggested mechanism was also supported by the result of chain length effect of PLP for the aggregation.
