Oxygen Plasma Effect on AlGaN/GaN HEMTs Structure Grown on Si Substrate

  • We investigated oxygen plasma effect on defect states near the interface of AlGaN/GaN High Electron Mobility Transistor (HEMT) structure grown on a silicon substrate. After the plasma treatment, electrical properties were evaluated using a frequency dependant Capacitance-Voltage (C-V) and a temperature dependant C-V measurements, and a deep level transient spectroscopy (DLTS) method to study the change of defect densities. In the depth profile resulted from the temperature dependant C-V, a sudden decrease in the carrier concentration for two-dimensional electron gas (2DEG) nearby 250 K was observed. In C-V measurement, the interface states were improved in case of the oxygen-plasma treated samples, whereas the interface was degraded in case of the nitrogen-plasma treated sample. In the DLTS measurement, it was observed the two kinds of defects well known in AlGaN/GaN structure grown on sapphire substrate, which have the activation energies of 0.15 eV, 0.25 eV below the conduction band. We speculate that this defect state in AlGaN/GaN on the silicon substrate is caused from the decrease in 2DEG's carrier concentrations. We compared the various DLTS signals with filling pulse times to identify the characteristics of the newly found defect. In the filling pulse time range under the 80 us, the activation energies changed as the potential barrier model. On the other hand, in the filling pulse time range above the 80 us, the activation energies changed as the extended potential model. Therefore, we suggest that the found defect in the AlGaN/GaN/Si structure could be the extended defect related with AlGa/N/GaN interface states.

단부 경계조건을 고려한 매설관의 동적응답 해석 (II) (Analysis of Seismic Response of the Buried Pipeline with Pipe End Conditions (II))

  • This work reports results of our study on the dynamic responses of the buried pipelines both along the axial and the transverse directions under various boundary end conditions. We have considered three cases, i.e., the free ends, the fixed ends, and the fixed-free ends for the axial direction, and three more cases including the guided ends, the simply supported ends, and the supported-guided ends for the transverse direction. In order to investigate the effect of the boundary end conditions for the dynamic responses of the buried pipeline, we have devised a computer program to find the solutions of the formulae on the dynamic responses (displacements, axial strains, and bending strains) under the various boundary end conditions considered in this study. The dynamic behavior of the buried pipelines for the forced vibration is found to exhibit two different forms, a transient response and a steady state response, depending on the time before and after the transfer of a seismic wave on the end of the buried pipeline. The former is identified by a slight change in its behavior before the sinusoidal-shaped seismic wave travels along the whole length of the pipeline whereas the latter by the complete form of a sinusoidal wave when the wave travels throughout the pipeline. The transient response becomes insignificant as the wave speed increases. We have observed a resonance when the mode wavelength matches the wavelength of the seismic wave, where the mode number(k) of resonance for the axial direction is found to be $\overline{\omega}/{\pi}V+1/2$ for the fixed-free ends, $\overline{\omega}/{\pi}V+1$ for the free ends, and $\overline{\omega}/{\pi}V$ for the fixed ends, respectively. By adding 10 more modes to the mode number(k) of resonance, we were able to study all the dynamic responses of the buried pipeline for the axial direction. On the other hand, we have not been able to observe a resonance in the analysis for the transverse direction, because the dynamic responses are found to vanish after the seventh mode. From the results of the dynamic responses at the many points of the pipeline, we have found that the responses appeared to be dependent critically on the boundary end conditions. Such effects are found to be most prominent especially for the maximum values of the displacement and the strain and its position.

The Effect of Cucumber mosaic virus 2b Protein to Transient Expression and Transgene Silencing Mediated by Agro-infiltration

  • The transient and rapid expression system of a foreign protein in planta is a very useful technique in biotechnology application. We have investigated optimum condition of Agrobacterium-infiltration technique in which expression level of foreign proteins were maximized without detrimental effects on plants using GFP and Cucumber mosaic virus 2b protein, which is known as an enhancer of gene expression and a suppressor of post-transcriptional gene silencing(PTGS). The optimum expression level of both RNA and protein of GFP with minimum leaf impairment was obtained at $OD_{600}$=0.2 of Agrobactrium inocula. The steady-state levels of GFP RNA and protein generally peaked at 3 and 7 days post-infiltration(dpi), respectively. In the presence of 2b, both the magnitude and duration of GFP expression was highly increased and we could detect GFP level until 17 dpi. On the other hands, the 2b-mediated higher accumulation of foreign proteins resulted in the repression of normal leaf growth, possibly due to the limitation of supply of energy or materials required for growth maintenance. Using this Agrobacterium-infiltration system with 2b and GFP, we tested a hypothesis for the threshold model of PTGS initiation. Four GFP transgenic lines of N. benthamiana, which shows different expression level of GFP were tested to determine the threshold level for PTGS initiation. Agrobacterium-infiltration of GFP into those GFP-transgenic plants resulted in the co-silencing of the transgenic GFP. It was found that very low concentration of Agrobacterium with GFP and GFP+2b($OD_{600}$=0.002-0.02) which could not phenotypically induce an additive GFP expression, was enough to trigger PTGS pathway in all GFP transgenic plants. This strongly indicates that each GFP-transgenic plant should be expressing the transgenic GFP at its own pre-determined level and there was no buffer zone of additive GFP-expression to the threshold. In other words, the PTGS seems to be immediately activated as a self-defensive mechanism if an internal balance of gene expression is broken.

고온가열 및 하중재하에 따른 80, 130, 180 MPa 초고강도콘크리트의 역학적특성평가 (Evaluation of Properties of 80, 130, 180 MPa High Strength Concrete at High Temperature with Heating and Loading)

  • 콘크리트는 고온에 강한재료로 인식되어 왔으나, 화재 등의 고온에 의해 내부조직의 물리 화학적 변화가 발생해 역학적 특성이 저하하게 된다. 이에, 고온시 콘크리트의 역학적 특성의 저하에 관한 연구보고 및 기준이 제시되고 있다. 그러나 고강도 콘크리트 및 하중을 재하한 상태에 관한 연구데이터는 적다. 따라서 이 연구에서는 고온 및 하중재하에 따른 고강도 콘크리트의 고온특성을 평가하였다. W/B 12.5%, 14.5%, 20%의 고강도 콘크리트를 대상으로 비재하상태 및 $0.25f_{cu}$의 하중조건을 설정하여, 고온시의 응력-변형, 최대하중에서의 변형, 압축강도, 탄성계수, 열팽창변형, 단기 고온크리프을 평가하였다. 실험 결과, 압축강도가 높아질수록 가열에 의한 압축강도의 저하가 크게 나타났고, $500^{\circ}C$이상의 온도에서 고온에 의한 열팽창변형과 하중재하에 의한 수축변형이 상쇄되어 압축강도 및 탄성계수의 잔존율이 높아지는 것을 확인할 수 있었다.

SMART-ITL 1 계열 피동안전계통을 이용한 안전주입배관 파단 소형냉각재상실사고 모의에 대한 실험적 연구 (Experimental Study of SBLOCA Simulation of Safety-Injection Line Break with Single Train Passive Safety System of SMART-ITL)

  • 노심보충탱크(Core Makeup Tank, CMT), 안전주입탱크(SafetyInjection Tank, SIT)와 자동감압계통(Auto Depressurization System, ADS)로 구성된 1 계열의 SMART 피동안전주입계통의 주입특성을 파악하기 위한 소형냉각재상실사고(SBLOCA) 모의에 대한 실험적 연구가 수행되었다. SBLOCA의시험은 0.4 인치 안전주입수 배관파단에 대해 수행되었으며, 정상상태 조건은 실험요건서에 제시된 시험 초기 조건을 만족시키도록 746초 동안 운전되었다. 노심 출력 및 안전주입 유량 등의 경계 조건도 적절히 모의되었으며, 안전주입계통 배관에서의 파단, 히터 트립 및 잔열곡선 인가, 원자로냉각재펌프 관성서행(Coastdown), 급수 중단, CMT 및 SIT의 주입, ADS #1 개방이 SBLOCA 시나리오에 따라 적절히 모의되었다. 노심지지원통 내부의 액체환산수위는 파단 초반에 감소하다가 CMT와 SIT가 주입되면서 서서히 회복되었으며, 피동안전주입계통의 주입유량이 노심 수위를 회복하기에 충분한 것으로 판단할 수 있다.

  • 본(本) 연구(硏究)는 유한요소법(有限要素法)(FEM)을 이용(利用)하여 2차원(次元) 지하수(地下水) 흐름모형(模型)을 확립(確立)한 것으로 지하수계(地下水界)에서의 오염물질이동(汚染物質移動)에 관한 종합적(綜合的)인 동적(動的)시스템 모형(模型)을 개발(開發)하는 연구(硏究)의 첫 단계(段階)이다. 이 흐름모형(模型)은 보다 많은 실재문제(實在問題)를 다를 수 있는 융통성(融通性)과 유연성(柔軟性)을 가지도록 하고 있다. 시간(時間)의 함수(函數)로 나타나는 Sources/Sinks, Dirichlet 형(形)의 경계조건(境界條件), Neumann 형(形) 혹은 Cauchy 형(形)의 유동(流動) 경계조건(境界條件), 누수성피압상(漏水性被壓床) (leaky confining beds) 등(等)의 조건(條件)을 가진 지하수(地下水)흐름을 모의발생(模擬發生 수 있으며, 또 복잡(複雜)한 경계조건(境界條件)을 잘 나타내기 위하여 삼각형요소(三角形要素)와 사각형요소(四角形要素)를 혼합(混合)하여 쓸 수 있는 지하수(地下水)흐름 FEM 모형(模型)을 확립(確立)한 것이다.

가상 메모리 시스템의 일시적인 과부하 완화 기법 (Transient Overloads Control Mechanism for Virtual Memory System)

  • 가상 메모리 시스템에서 프로세스가 현재 물리 메모리에 없는 페이지에 접근하게 되면 페이지 폴트가 발생하고, 이를 처리하기 위하여 예측할 수 없는 지연을 초래하는 페이지 폴트 핸들러가 동작하게 된다. 따라서 가상 메모리 시스템은 실시간 태스크의 제한 시간 실패율을 높여주는 요인이 될 수 있으므로 실시간 시스템에서 사용하기 어렵다. 뿐만 아니라, 새로운 태스크가 동적으로 유입되는 범용 운영체제 환경에서 가상 메모리 시스템은 태스크의 집중적인 페이지 폴트로 인하여 일시적인 과부하 상태에 빠질 수 있다. 본 논문에서는 집중적으로 발생하는 페이지 폴트에 의한 일시적인 과부하를 효율적으로 처리할 수 있는 RBPFH(Rate-Based Page Fault Handling) 알고리즘을 제시하고 있다 알고리즘의 특징은 현재 시스템의 자원을 모니터링하면서 페이지 폴트가 제한된 범위를 초과하지 않도록 분산시키는 방법을 사용하고 있으며, 페이지 폴트 처리 비율을 조정해줌으로써 동적으로 시스템의 부하가 변하는 상황을 고려하고 있다. RBPFH 알고리즘은 리눅스 운영체제에서 구현하였으며, 실험을 통하여 멀티미디어와 같은 연성 실시간 태스크를 지원하는데 있어서 유용하게 사용될 수 있음을 확인하였다. 실험 결과 RBPFH는 태스크의 제한 시간 실패율을 10%∼20% 감소시키고, 평균 지연 시간을 50%∼60% 감소시켜주었다.

Diminution of Current Measurement Error in Vector Controlled AC Motor Drives

  • The errors generated from current measurement paths are inevitable, and they can be divided into two categories: offset error and scaling error. The current data including these errors cause periodic speed ripples which are one and two times the stator electrical frequency respectively. Since these undesirable ripples bring about harmful influences to motor driving systems, a compensation algorithm must be introduced to the control algorithm of the motor drive. In this paper, a new compensation algorithm is proposed. The signal of the integrator output of the d-axis current regulator is chosen and processed to compensate for the current measurement errors. Usually the d-axis current command is zero or constant to acquire the maximum torque or unity power factor in the ac drive system, and the output of the d-axis current regulator is nearly zero or constant as well. If the stator currents include the offset and scaling errors, the respective motor speed produces a ripple related to one and two times the stator electrical frequency, and the signal of the integrator output of the d-axis current regulator also produces the ripple as the motor speed does. The compensation of the current measurement errors is easily implemented to smooth the signal of the integrator output of the d-axis current regulator by subtracting the DC offset value or rescaling the gain of the hall sensor. Therefore, the proposed algorithm has several features: the robustness in the variation of the mechanical parameters, the application of the steady and transient state, the ease of implementation, and less computation time. The MATLAB simulation and experimental results are shown in order to verify the validity of the proposed current compensating algorithm.

수위가 변동하는 휠댐의 안정성 해석(I) (Seepage Analysis of Rock -fill Dam Subjected to Water Level Fluctuation)

  • 한반도 중부지역에 위치한 청평양수발전소의 상부저수지는 준공후 16년이 경과한 사력댐으로 매일 수위 상승 및 저하를 경험하므로써, 제체의 거동이 일반 댐과는 달리 여러 가지 지반공학적 관심을 불러 일으키고 있다. 침투류에 대한 안정성을 판단하기 위하여 종래에는 심벽만을 대상으로 하여 저수지의 수위변동을 고수위 및 저수위의 두 경우로 고정시킨 정상상태의 해석을 주로 사용함에 따라 임의의 시간에서의 전체적인 침투현상 규명이 어려웠으나, 본 연구에서는 수위변동을 경계조건에 반영한 2차원 비정상류 유한요소해석을 댐 전체단면을 대상으로 수행하여 정상상태의 해석과 비교하였으며, 수위 변동에 따라 해당시간에서의 동수 경사, 침투력 벡타, 간극수압 등을 정량적으로 규명하였고, 산정된 침투수량을 계측치와 비필하였다. 그 결과 본 댐은 파이핑, 내부 침식 또는 제체 내부로의 투수 등에 대하여 안전하다고 판단된다.

MRAS Speed Estimator Based on Type-1 and Type-2 Fuzzy Logic Controller for the Speed Sensorless DTFC-SVPWM of an Induction Motor Drive

  • This paper presents model reference adaptive system speed estimators based on Type-1 and Type-2 fuzzy logic controllers for the speed sensorless direct torque and flux control of an induction motor drive (IMD) using space vector pulse width modulation. A Type-1 fuzzy logic controller (T1FLC) based adaptation mechanism scheme is initially presented to achieve high performance sensorless drive in both transient as well as in steady-state conditions. However, the Type-1 fuzzy sets are certain and cannot work effectively when a higher degree of uncertainties occurs in the system, which can be caused by sudden changes in speed or different load disturbances and, process noise. Therefore, a new Type-2 FLC (T2FLC) - based adaptation mechanism scheme is proposed to better handle the higher degree of uncertainties, improve the performance, and is also robust to different load torque and sudden changes in speed conditions. The detailed performance of different adaptation mechanism schemes are performed in a MATLAB/Simulink environment with a speed sensor and sensorless modes of operation when an IMD is operates under different operating conditions, such as no-load, load, and sudden changes in speed. To validate the different control approaches, the system is also implemented on a real-time system, and adequate results are reported for its validation.
