Control of Short-Channel Effects in Nano DG MOSFET Using Gaussian-Channel Doping Profile

  • This article investigates the use of the Gaussian-channel doping profile for the control of the short-channel effects in the double-gate MOSFET whereby a two-dimensional (2D) quantum simulation was used. The simulations were completed through a self-consistent solving of the 2D Poisson equation and the Schrodinger equation within the non-equilibrium Green’s function (NEGF) formalism. The impacts of the p-type-channel Gaussian-doping profile parameters such as the peak doping concentration and the straggle parameter were studied in terms of the drain current, on-current, off-current, sub-threshold swing (SS), and drain-induced barrier lowering (DIBL). The simulation results show that the short-channel effects were improved in correspondence with incremental changes of the straggle parameter and the peak doping concentration.

A Exprimental Study on the Corrosion of Reinforcing Steel in a Coastal Concrete Structure due to the Attack of Chloride Ions (염분침투에 의한 해안 콘크리트 구조물의 철근부식에 관한 실험적 연구)

  • One of the principal causes of the deterioation of coastal concrete structures is the corrosion of reinforcing steel induced by the attack of chloride ions. An experimental study was performed to investigate the distribution of concentration of chloride ions in a coastal concrete structure and to measure the half-cell potential of embedded steel by using the copper-copper sulfate reference electrode. Quantitative analysis showed that the concentration of chloride ion in the aqueous phase near the surface of embedded steel exceeded a threshold value for corrosion, 0.05% by weight in concrete. The absolute value of half-cell potential at some members of embedded steel was measured to be higher than 350mV, indicating that the probability of corrosion is more than 90%. The prediction on corrosion based on the experimental measurements was confirmed by the observation of corrosion on the surface of steel bars in the concrete core taken out of the concrete structure.

  • In the CMOS device, Counter doping is needed to adjust threshold voltage because of the difference between n-MOSFET and p-MOSFET well doping concentration when n+ polysilicon gate is used. Therefore buried channel is formed in the p-channel MOSFET degrading properties. So well doping concentration and doping condition should be considered in fabrication process and device design. Here we are to extract the initial process condition using simulation and fabricate p-MOSFET device and then compare the subthreshold characteristics of simulated and fabricated device.

Electro-optical Properties of Twisted Nematic Liquid Crystal Displays Fabricated with TIPS-pentacene Doping

  • This paper introduces 6,13-bis(triisopropylsilylethynyl) pentacene (TIPS pentacene) doped liquid crystal (LC) alignment properties on a rubbed polyimide (PI) layer as a function of the doping concentration of TIPS pentacene. Pretilt angles, photomicrographs, and electro-optical properties of TIPS pentacene doped LCs were comparable to those of pure LCs. However, TIPS pentacene in a LC medium supported twisted nematic-liquid crystal displays (TN-LCDs) to improve electro-optical properties. The threshold voltages observed in the TN cells decreased as the TIPS pentacene concentration increased. In addition, suitable response times were observed in TN cells.

  • To study deleterious effects of contaminants contained in lubricating systems, the effects of fine alumina particle concentration and size on the critical failure load, friction and wear characteristic were examined on boundary lubrication condition using the four ball machine. The following conclusions are deduced: The abrasive is found to cause a transition from mild wear to severe wear at less severe conditions than with clean oil. In mild wear region the friction and wear increase with particle size and concentration, but in severe wear region do not exhibit any definite trend. In relation to film thinckness there is a threshold of particle size beyond which the failure load no longer decreases with particle size.

A Study of Salt's Effects on Cooked Food (각종 식염의 조리효과에 관한 연구)

  • The phyio-chemical properties of Ion exchange salt, crude salt, particaly refined salt, and Isoized salt were determined. The basic amount of salt used in cooking were standardized . Acceptabilities as to the taste and saltiness of food prepared with the standard amounts of various kinds of salt were compared. Whereupon, the following conclusion was obtained. 1) Crude salt showed 12.23 per cent water content, the highest among the kinds of salt examined, while particaly refined salt had 2.53% water content. Refined salt, Ion exchange salt, and Iodized salt showed 0.36%, and 0.28%, respectively. 2) Where the same amount of salt was dissolved in the same amount of water, crude salt and partialy refined salt were dissolved twice as Ion exchange salt of fine-grain form, refined salt, and Iodized salt. In actual cooking, Ion exchanges salt and refined salt are used only half as much as raw salt, and it can be said that the time required for dissolving salt is the same. 3) The comparison between content and weight of various kinds of salt showed that the weights of Ion exchange salt, Iodized salt, and refined salt were two times as heavy as crude salt and partialy refined condition of same content. 40 The threshold concentration of salt is the sensed degree of saltiness. Different concentrations were recorded for various for various kinds of salt, the threshold concentration of Ion exchanges salt showed the lowest degree of 0.05, while that of partialy refined salt was 0.09 equivalent to 1.8 times that of the former. 5) Experimental cooking involving various kinds of salt indicated that where salt was used accurately, soup, vegetables, kimchi, and soybean sauce which were prepared with Ion exchanges salt showed the best acceptability , but no statistical differences could be noted among sarious kinds of salt used in preparing those foods.

STUDIES ON IMMUNOTOXIC POTENTIAL OF METHAMPHETAMINE (MA) IN Balb/C MICE I. Changes of Lymphoid Organs and Inhibitory Effect of Lymphocyte Proliferation to Mitogen

  • The immune system is partially under the control of the sympathetic and parasymphathetic nervous systems through the regulatory feedback loop. Methamphetamine (MA) is a neurotoxic chemical which affects the neurotransmitter system. The objective of this study was to investigate the immunotoxic effect of MA on the major immune target organ and lymphocyte proliferation to the various mitogens. Female Balb/C mice, 15 to 20 g, were injected subcutaneously with 0, 0.5, or 5 mg MA/kg for 14 consecutive days. In MA treated mice, the body weight gain and relative spleen and thymus weight were decreased in doserelated manner. Histopathologically, there was a paucity of lymphold follicles and germinal centers in the spleen, and thymic cortical atrophy with lymphophagocytosis was prominent. Apoptosis also occurred in germinal centers of spleen and thymic cortex. The threshold and peak of lymphocyte proliferation at various concentration of mitogens showed similar patterns. However, the response to lipopolysaccaride (LPS) and pokeweed mitogen (PWM) in the 5 mg MA/kg treated group showed threshold and peak proliferation at high concentration of mitogens (25${\mu}g$ LPS/ml for MA vs 15${\mu}g$ LPS/ml for control; 60${\mu}g$ PWM/ml for MA vs 45${\mu}g$ PWM/ml for control), which suggest that MA impairs T cell dependent-B cell function. This preliminary study indicated that MA affected the lymphold organs and immune function.

Synergism Between Zinc and Taurine in the Visual Sensitivity of the Bullfrog's Eye

  • Although there are high concentrations of zinc and taurine in ocular tissue, their exact role and correlation in the visual process are not clear. The purpose of present study was to clarity this point using electroretinogram (ERG) recording and spectrophotometer measurements before and after zinc and taurine treatment in bullfrog's eye. The optimal zinc concentration used in this study was 10$^{-2}$ M ZnCl$_2$120 ${mu}ell$/12$m\ell$ ringer solution while the optimal turine concentration was 10$^{-2}$ M taurine 12${mu}ell$/12$m\ell$ ringer solution. For the effects of zinc and taurine on the retinal function, the changes of ERG parameters (especially threshold and b-wave) and absorption spectra were observed before and after treatment. It is noteworthy that high concentrations of zinc and taurine present in the retinal pigment epithelium and the retina. Our results indicate that dark-adapted ERG threshold became elevated and the peak amplitude of b-wave was increased with zinc and taurine treatment. Furthermore there are some synergism effects between zinc and taurine as a result of co-treatment. In spectral scan, absorbance increment due to zinc and taurine treatment was shown over the whole range of spectral range (300-750 nm) with some differences in absorbance increment depending on the case of treatment. As the results of above we believe that zinc and taurine, which are abundant in the retinal pigment epithelium and the retina particularly, may be essential factors for visual process, have some synergism with each other and be required to improve the visual sensitivity during visual adaptation.

Evaluation of SGOI wafer with different concentrations of Ge using pseudo-MOSFET (Pseudo-MOSFET을 이용한 SiGe-on-SOI의 Ge 농도에 따른 기판의 특성 평가 및 열처리를 이용한 전기적 특성 개선 효과)

  • The electrical characteristic of SiGe-on-SOI (SGOI) wafer with different Ge concentration were evaluated by pseudo-MOSFET. Epitaxial SiGe layers was grown directly on top of SOI with Ge concentrations of 16.2, 29.7, 34.3 and 56.5 at.%. As Ge concentration increased, leakage current increased and threshold voltage shifted from 3 V to 7 V in nMOSFET, from -7 V to -6 V in pMOSFET. The interface states between buried oxide and top of Si was significantly increased by the rapid thermal annealing (RTA) process, and so the electrical characteristic of SGOI wafer degraded. On the other hand, additional post RTA annealing (PRA) showed that it was effective in decreasing the interface states generated by RTA processes and the electrical characteristic of SGOI wafer enhanced higher than initial state.

MAP Load Control and Route Optimization in HMIPv6 (HMIPv6에서의 MAP의 부하 제어 및 경로 최적화)

  • HMIPv6 draws lots of attentions in recent years for providing an efficient handover and reducing the signaling overhead. HMIPv6 employs MAP(Mobility Anchor Point) in order to minimize a signaling overhead and a local mobility management. MAP completes an efficient mobility management in HMIPv6 network environment with frequent handover. However, HMIPv6 causes load concentration at a paricular MAP and may have unnecessary latency between HN(Mobile Node) and CN(Correspondent Node) within the same network. A MAP may also disturb the route optimization in HMIPv6 network because all packets must be transmitted through a MAP. In this paper, we propose a scheme to optimize the route in HMIPv6 networks according to MAP load. We configure a threshold in order to support the better service into MAP domain. The packets do not pass through MAP and are directly transmitted to AR(Access Router) if the number of current MNs attached to the MAP exceed the desired threshold. We simulate the performance of the proposed scheme and compare with HMIPv6. Resultly, the proposed scheme reduces signaling costs and mitigates concentration of a paticular MAP as well.
