반도체패키지에서의 층간박리 및 패키지균열에 대한 파괴역학적 연구 (1) -층간박리- (A Fracture Mechanics Approach on Delamination and Package Crack in Electronic Packaging(l) -Delamination-)

  • In order to understand the delamination between leadframe and epoxy molding compound in an electronic packaging of surface mounting type, the stress intensity factor, T-stress and J-integral in fracture mechanics are obtained. The effects of geometry, material properties and molding process temperature on the delamination are investigated taking into account the temperature dependence of the material properties, which simulates as more realistic condition. As the crack length increases the J-integral increases, which suggest that the crack propagates if it starts growing from the small size. The effects of the material properties and molding process temperature on stress intensity factor, T-stress is and J-integral are less significant than the chip size for the practical cases considered here. The T-stress is negative in all eases, which is in agreement with observation that interfacial crack is not kinked until the crack approaches the edge of the leadframe.

노치부를 가진 Glass/Epoxy 복합재료의 노치강도 평가와 불안정 파괴조건 (The Notched Strength and Fracture Criterion in Plain Woven Glass/Epoxy Composites With a Crack)

  • The fracture behavior of plain woven glass/epoxy composite plates with a crack is investigated under static tensile loading. It is shown in this paper that the characteristic length associated with the point stress criterion depends on the crack length. To predict the not ched tensile strength, the point stress criterion proposed by Whitney and Nuismer are modified. An excellent agreement is found between the experimental results and the analytical prediction of the modified point stress criterion. The condition of unstable crack growth in the presence of a per-existing flaw(machined notch) is examined by means of the maximum stress intensity factor $K_max$ using maximumload P$_max$. The values of $K_max$ evaluated from energy release rate G$_max$(the compliance me thod) indicate a wide difference. Therefore in regard to anisotropy and heterogeneity of the composite materials studied, the modified shape correction factor f(a/W) is obtained. $K_max$evaluated by the compliance method a little or insignificantly depends on the initial crack length a, the specimen thickness B, the crack angle .theta. and the specimen geometry.

  • 본 연구에서는 종래의 미소피로균열 성장속도 해석방법에 대한 수정안을 제시하고 수정 후의 방 법에 의해서 계산한 값들과 S4SC 탄소강에 대한 Nisitani와 Goto의 실험결과를 비교하여 계산한 값과 실험데이터 사이에 양호한 일치가 있음을 보였다. 이미 제시된 피로균열성장속도 식에는 하한계수준과 피로한도를 연관시키는 재료상수와 탄소성 거동에 대한 수정 및 균열닫힘효과를 나타내는 방법이 포함되어 있다. 본 연구에서 행한 수정중의 하나는 기하학적인 상수대신에 퍼만(Forman)의 탄성응력 강도계수 범위식을 이용하는 것이고, 다른 하나는 균열이 성장함에 따라 편심형단면으로 되면서 모멘트에 기인해 발생되는 굽힘효과를 고려하는 것이다. 이 방 법을 수명예측에 사용하면 용접구조물은 물론 기계구조물의 보다 정확한 수명예측이 가능할 것 이다.

CANDU 압력관에 대한 건전성 평가시스템 개발;예리한 결함 및 둔한 노치에의 적용 (Development of CANDU Pressure Tube Integrity Evaluation System;Its Application to Sharp Flaw and Blunt Notch)

  • The pressure tube is a major component of the CANDU reactor, which supports nuclear fuel bundle and it's containment vessel. If a flaw is found during the periodic inspection from the pressure tube s. the integrity evaluation must be carried out. and the safety requirements must be satisfied for continued service. In order to complete the integrity evaluation, complicated and iterative calculation procedures are required. Besides, a lot of data and knowledge for the evaluation are required for the entire: integrity evaluation process. For this reason. an integrity evaluation system, which provides efficient of evaluation with the help of attached databases, was developed. The developed system was built on the basis of ASME Sec. XI and FFSG(Fitness For Service Guidelines for zirconium alloy pressure tubes in operating CANDU reactors) issued by the AECL, and covers the delayed hydride cracking(DHC). This system does not only provide various databases including the 3-D finite element analysis results on pressure tubes, inspection data and design specifications but also is compatible with other commercial database software. In order to verify the developed system, several case studies have been performed and the results were compared with those from AECL. A good agreement was observed between those two results.
