Application of Hydrogen Peroxide for Alumina Slurry Stability in Cu CMP (구리CMP공정시 알루미나 슬러리 안정성을 위한 Hydrogen peroxide의 적용)

  • Copper has attractive properties as a multi-level interconnection material due to lower resistivity and higher electromigration resistance as compared with Alumina and its alloy with Copper(0.5%). Among a variety of agents in Copper CMP slurry, $H_2O_2$ has commonly been used as the oxidizer However. $H_2O_2$ is so unstable that it requires stabilization to use as oxidizer Hence, stabilization of $H_2O_2$ is a vital process to get better yield in practical CMP process. In this article the stability of Hydrogen Peroxide as oxidizer of Copper CMP slurry has been investigated. When alumina abrasive was used, $\gamma$-particle Alumina C had a better stability than $\alpha$-particle abrasive. As adding KOH as pH buffering agent, $H_2O_2$ stability in slurry decreased. Urea hydrogen peroxide was used as oxidizer, an enhanced stability was gotten. When $H_3PO_4$ as $H_2O_2$ stabilizer was added, the decrease of $H_2O_2$ concentration in slurry became slower. Even though adding $H_2O_2$ in slurry after bead milling lead to better stability than in advance of bead milling, it had a lower dispersibility.

Studies on Softening Stability of Softened Sea Tangle Depending on Various Softening Agents (연화제의 종류에 따른 다시마의 연화 안정성에 관한 연구)

  • This study was carried out to develop the intermediate material for its processing product of sea tangle by investigating softening stability of softened sea tangle for storage. The change of softening stability, Avrami (equation) exponent, color and sensory characteristics was examined during storage when hydrophilic softening agent was added to the softened sea tangle. Inclination of the sample added with isomalto oligosaccharide showed the lowest value in relation of ln(E$\_$L/- Et) vs t for four days of storage. Exponent range of Avrami equation was 1.00-1.67 and isomalto oligosaccharide having 1.0 of exponent exhibited the most stable effect in softerness. The sample formulated with isomalto oligosaccharide indicated the lowest value in rate constant and its rigidity was progressed very slowly during storage. The L, a and b value of softened sea tangle during storage was relatively decreased. Color preference, odor, cohesiveness, softerness, process compatibility were revealed to be in best when isomalto oligosaccharide was added. When softening agent was added to the softened sea tangle it showed the positive result in processing compatibility and the available value in intermediate material for its processing product. It was relatively effective on softening stability when isomalto oligosaccharide was added to the softened sea tangle.

Preparation and Evaluation of Inclusion Complex of Lansoprazole with 2-HP-β-Cyclodextrin and Meglumine (2-HP-β-시클로덱스트린과 메글루민을 이용한 란소프라졸의 포접화합물 제조 및 평가)

  • To enhance the solubility and stability of lansoprazole (LAN), new proton pump inhibitor, we were prepared various molar ratio of inclusion complex with $2-hydroxypropyl-{\beta}-cyclodextrin$ (HPCD) and organic alkali agent, meglumine (MEG). Inclusion complex formation of LAN with HPCD was investigated by Differential Scanning Calorimetry and X-ray diffractometry. The aqueous solubilities of inclusion complexes, and the stabilities of 1:4 and 1:5 inclusion complexes in aqueous solutions containing different concentrations of MEG were examined. The stability of 1:5 LAN-HPCD inclusion complex containing MEG, which was equaled to amount of LAN, was performed in 0.9% NaCl and 5% dextrose solution. The formation of inclusion complex of LAN with HPCD was $A_L$ type and the molar ratio of complex was 1:1. The stability constant was $41.557\;M^{-1}$. As molar ratio of LAN to HPCD was increased, solubility of inclusion complex was increased. 1:5 LAN-HPCD inclusion complex was more stable than 1:4 LAN-HPCD inclusion complex. And as contained MEG amount in LAN solution was increased, stability of 1:4 and 1:5 LAN-HPCD inclusion complexes was improved. Also stability of 1:5 LAN-HPCD-MEG inclusion complex in 0.9% NaCl solution and 5% dextrose solution was similar to it in water at room temperature, but it was unstable at $40^{\circ}C$.

  • The dielectric medium used in electrophoretic displays (EPDs) is required to be an environmentally friendly solvent with high density, low viscosity, and a large electric constant. Hydrofluoroether, a highly fluorinated solvent with eco-friendly characteristics, is regarded as a viable alternative medium for EPDs, owing to the similarity of its physical properties to those of the conventional EPD medium. Surface modification of particles is required, however, in order for it to disperse in the charged solvent. Also, positive/negative charges should be present on the particle surface to enable electrophoretic behavior. In this study, carbon black particles wrapped with positively charged nitrogen (N-CBs) were fabricated by a simple hydrothermal process using a poly(diallyldimethylammonium chloride) solution as a black coloring agent for the EPD. The dispersion behavior of N-CBs was investigated in various solvents.

  • The suspension polymerization of styrene was carried out to obtain the narrow-size distribution of particle by using poly(vinyl alcohol) (PVA) as suspension stabilizer according to the degree of hydrolysis and the molecular weight. The stabilizing properties of suspension are also dependent on the interfacial tension of aqueous solution when PVA is added. When the polymerization process was carried out with low hydrolyzed PVA, it gave single, well-defined particles, while high hydrolyzed PVA gave clusters. The size of particle produced in this study ranged between 5${\mu}{\textrm}{m}$ and 10${\mu}{\textrm}{m}$. The suspending agent, PVA, influences on the drop size and drop stability, When the molecular weight of PVA is increased, the drop size decreases and the drops become more stable toward coalescence. An increase in the PVA concentration decreases the mean drop size and narrows the drop size distribution.

  • The properties of the powder of ZrO2+3m/o Y2O3 system prepared by co-precipitation method at the pH values of 7, 9, 10 and 11 were investigated. ZrOCl2.8H2O and YCl3.6H2O were used as starting materials and NH4OH as a precipitation agent. Zirconium hydroxide near by Zr(OH)4 structure showed more excellent crystallinity and lower formation temperature of tetragonal ZrO2. In the range of this study, cubic ZrO2 was not formed and stability of tetragonal ZrO2 prepared in the conditiion of pH 7 was most excellent. Average particle sizes and specific surface areas of tetragonal ZrO2 powders, prepared as calcining amorphous zirconium hydroxides at $600^{\circ}C$ for 1h, were 0.6-0.8${\mu}{\textrm}{m}$ and 45-70$m^2$/g, respectively.

  • This study dealt with the manufacturing process of self-healing microcapsules for damage repair in polymeric composites. The microcapsule was consisted with a DCPD (dicyclopentadiene) as the healing agent and a urea-formaldehyde resin as the wall section. The size distribution of microcapsules were measured by a particle size analyzer using a laser diffraction technique. Thermal stability of microcapsules was investigated by using a TGA under continuous and isothermal heating conditions. According to the results, these microcapsules were verified to be to thermally stable and have a great potential to be applicable for damage repair in polymeric composites.

Effects of Ce on the Mechanical Alloying Behavior and Thermal Stability of Al-8wt.%Fe Powder (Al-8wt.%Fe 분말의 기계적 합금화 거동과 열적안정성에 미치는 Ce의 영향)

  • The effects of Ce on the mechanical alloying behavior and the thermal stability of Al-8wt.%Fe were investigated. The steady states of Al-8wt.%Fe and Al-8wt.%Fe-4wt.%Ce powders with 1.5 wt.% stearic acid as a process control agent were reached after mechanical alloying for 1000 minuties and 1300 minuties respectively at the conditions of the impeller revolving velocity of 300 rpm and the ball to powder input ratio of 50 : 1. The hardness of Al-8wt.%Fe specimen hot extruded and isothermally aged at various temperatures for up to 1000 hours decreased rapidly at 50$0^{\circ}C$ and its high temperature ultimate tensile strength began to decrease at 40$0^{\circ}C$ with increasing aging time. The decrease in the hardness and ultimate tensile strength of the specimen were reduced substantially by addition of Ce. It was thought to be due to the formation of thermally stable A14Ce and All3Fe3Ce intermetallic compounds.

  • Physicochemical properties of aspalatone (acetylsalicylic acid maltol ester, AM), which has been recently found to have an antithrombotic effect, were studied in terms of solubility, dissolution, partition coefficient (Pc) and stability. The solubility of AM at 37$^{\circ}C$ was about 1.2 mg/ml and the P$_{c}$ value for n-octanol/water and chloroform/water was 11.4 and 382.6, respectively. Dissolution rates of AM at pH 1.2 and 6.8 were more than 80% within 30 min. The degradation of AM followed apparent first-order kinetics, and was dependent on temperature, pH and ionic strength. From the pH-rate profile, the optimal pH was found to be at around 4.0. Half-lives at pH 1.2 and 6.8 were 33.5 and 44.4 hr, respectively. The degradation rate of AM at pH 1.2 was somewhat faster than that of aspirin, but at pH 7.0, the degradation rate of AM was slower than that of aspirin.n.

  • Dihydroxyacetone (DHA) has been used as a self tanning agent and many emulsion formulations containing DHA have been studied. In an emulsion, many factors which have negative effect on DHP and the resultant DHA decomposition can destabilize the emulsion base. In this study, two kinds of emulsion with 5% DHA were prepared, O/W type emulsion and Multilamellavesicle (MLV) type emulsion to compare the stabilization effects of both emulsions on the DHA. The OHA concentration was analyzed quantitatively by high performance liquid Chromatography (HPLC), also the pH and viscosity of both emulsions were measured for stability. This process was carried out over 4 months. For HPLC, a bondaclone $C_{18}$ column with a mobile phase of distilled water and UV detector were used. The results of these experiment showed that DHA is more stable in an MLV emulsion than it is in an O/W type emulsion.
